    Graded junction termination extensions for electronic devices

    A graded junction termination extension in a silicon carbide (SiC) semiconductor device and method of its fabrication using ion implementation techniques is provided for high power devices. The properties of silicon carbide (SiC) make this wide band gap semiconductor a promising material for high power devices. This potential is demonstrated in various devices such as p-n diodes, Schottky diodes, bipolar junction transistors, thyristors, etc. These devices require adequate and affordable termination techniques to reduce leakage current and increase breakdown voltage in order to maximize power handling capabilities. The graded junction termination extension disclosed is effective, self-aligned, and simplifies the implementation process

    Stable Isotope Analysis of Human Bone from Ganj Dareh, Iran, Ca. 10,100 calBP

    We report here on stable carbon, nitrogen, and sulfur isotope values from bone collagen of human (n = 20) and faunal (n = 11) remains from the Early Neolithic site of Ganj Dareh, Iran, dating to ca. 10,100 cal. BP. Our focus explores how isotope values of human bone vary by age and sex, and evaluates dietary practices at this site. It also provides a baseline for future studies of subsistence in the early Holocene Central Zagros Mountains, from the site with the first evidence for human ovicaprid management in the Near East. Human remains include individuals of all age groups for dietary reconstruction, as well two Ottoman intrusive burials for temporal and cultural comparison. All analyzed individuals exhibited δ13C and δ15N values consistent with a diet based heavily on C3 terrestrial sources. There is no statistically significant difference between the isotopic compositions of the two sexes, though males appear to show larger variations compared to females. Interesting patterns in the isotopic compositions of the subadults suggested weaning children may be fed with supplements with distinctive δ13C values. Significant difference in sulfur isotope values between humans and fauna could be the earliest evidence of transhumance and could identify one older adult male as a possible transhumant shepherd. Both Ottoman individuals had distinctively different δ13C, δ15N, and δ34S values compared to the Neolithic individuals. This is the first large scale analysis of human stable isotopes from the eastern end of the early Holocene Fertile Crescent. It provides a baseline for future intersite exploration of stable isotopes and insight into the lifeways, health, and processes of neolithisation associated with the origins of goat domestication at Ganj Dareh and the surrounding Central Zagros

    Augmenting forearm crutches with wireless sensors for lower limb rehabilitation

    Forearm crutches are frequently used in the rehabilitation of an injury to the lower limb. The recovery rate is improved if the patient correctly applies a certain fraction of their body weight (specified by a clinician) through the axis of the crutch, referred to as partial weight bearing (PWB). Incorrect weight bearing has been shown to result in an extended recovery period or even cause further damage to the limb. There is currently no minimally invasive tool for long-term monitoring of a patient's PWB in a home environment. This paper describes the research and development of an instrumented forearm crutch that has been developed to wirelessly and autonomously monitor a patient's weight bearing over the full period of their recovery, including its potential use in a home environment. A pair of standard forearm crutches are augmented with low-cost off-the-shelf wireless sensor nodes and electronic components to provide indicative measurements of the applied weight, crutch tilt and hand position on the grip. Data are wirelessly transmitted between crutches and to a remote computer (where they are processed and visualized in LabVIEW), and the patient receives biofeedback by means of an audible signal when they put too much or too little weight through the crutch. The initial results obtained highlight the capability of the instrumented crutch to support physiotherapists and patients in monitoring usage

    The genetics of an early Neolithic pastoralist from the Zagros, Iran.

    The agricultural transition profoundly changed human societies. We sequenced and analysed the first genome (1.39x) of an early Neolithic woman from Ganj Dareh, in the Zagros Mountains of Iran, a site with early evidence for an economy based on goat herding, ca. 10,000 BP. We show that Western Iran was inhabited by a population genetically most similar to hunter-gatherers from the Caucasus, but distinct from the Neolithic Anatolian people who later brought food production into Europe. The inhabitants of Ganj Dareh made little direct genetic contribution to modern European populations, suggesting those of the Central Zagros were somewhat isolated from other populations of the Fertile Crescent. Runs of homozygosity are of a similar length to those from Neolithic farmers, and shorter than those of Caucasus and Western Hunter-Gatherers, suggesting that the inhabitants of Ganj Dareh did not undergo the large population bottleneck suffered by their northern neighbours. While some degree of cultural diffusion between Anatolia, Western Iran and other neighbouring regions is possible, the genetic dissimilarity between early Anatolian farmers and the inhabitants of Ganj Dareh supports a model in which Neolithic societies in these areas were distinct

    Unravelling the origins of S0 galaxies using maximum likelihood analysis of planetary nebulae kinematics

    To investigate the origins of S0 galaxies, we present a new method of analysing their stellar kinematics from discrete tracers such as planetary nebulae. This method involves binning the data in the radial direction so as to extract the most general possible non-parametric kinematic profiles, and using a maximum-likelihood fit within each bin in order to make full use of the information in the discrete kinematic tracers. Both disc and spheroid kinematic components are fitted, with a two-dimensional decomposition of imaging data used to attribute to each tracer a probability of membership in the separate components. Likelihood clipping also allows us to identify objects whose properties are not consistent with the adopted model, rendering the technique robust against contaminants and able to identify additional kinematic features. The method is first tested on an N-body simulated galaxy to assess possible sources of systematic error associated with the structural and kinematic decomposition, which are found to be small. It is then applied to the S0 system NGC 1023, for which a planetary nebula catalogue has already been released and analysed by Noordermer et al. The correct inclusion of the spheroidal component allows us to show that, contrary to previous claims, the stellar kinematics of this galaxy are indistinguishable from those of a normal spiral galaxy, indicating that it may have evolved directly from such a system via gas stripping or secular evolution. The method also successfully identifies a population of outliers whose kinematics are different from those of the main galaxy; these objects can be identified with a stellar stream associated with the companion galaxy NGC 1023A

    Mapping the Stellar Dynamics of M31

    Using the Planetary Nebula Spectrograph, we have observed and measured the velocities for some 2764 PNe in the disk and halo of the Andromeda galaxy. Preliminary analysis using a basic ring model shows a rotation curve in good agreement with that obtained from HI data out to ~20kpc.     Tracing the star stream through M31 using planetary nebula kinematics

    We present a possible orbit for the Southern Stream of stars in M31, which connects it to the Northern Spur. Support for this model comes from the dynamics of planetary nebulae (PNe) in the disc of M31: analysis of a new sample of 2611 PNe obtained using the Planetary Nebula Spectrograph reveals ∼20 objects with kinematics inconsistent with the normal components of the galaxy, but which lie at the right positions and velocities to connect the two photometric features via this orbit. The satellite galaxy M32 is coincident with the stream both in position and velocity, adding weight to the hypothesis that the stream comprises its tidal debri

    The outer halos of elliptical galaxies

    Recent progress is summarized on the determination of the density distributions of stars and dark matter, stellar kinematics, and stellar population properties, in the extended, low surface brightness halo regions of elliptical galaxies. With integral field absorption spectroscopy and with planetary nebulae as tracers, velocity dispersion and rotation profiles have been followed to ~4 and ~5-8 effective radii, respectively, and in M87 to the outer edge at ~150 kpc. The results are generally consistent with the known dichotomy of elliptical galaxy types, but some galaxies show more complex rotation profiles in their halos and there is a higher incidence of misalignments, indicating triaxiality. Dynamical models have shown a range of slopes for the total mass profiles, and that the inner dark matter densities in ellipticals are higher than in spiral galaxies, indicating earlier assembly redshifts. Analysis of the hot X-ray emitting gas in X-ray bright ellipticals and comparison with dynamical mass determinations indicates that non-thermal components to the pressure may be important in the inner ~10 kpc, and that the properties of these systems are closely related to their group environments. First results on the outer halo stellar population properties do not yet give a clear picture. In the halo of one bright galaxy, lower [alpha/Fe] abundances indicate longer star formation histories pointing towards late accretion of the halo. This is consistent with independent evidence for on-going accretion, and suggests a connection to the observed size evolution of elliptical galaxies with redshift.Comment: 8 pages.
