    Process Modules for GeSn Nanoelectronics with high Sn-contents

    This paper systematically studies GeSn n-FETs, from individual process modules to a complete device. High-k gate stacks and NiGeSn metallic contacts for source and drain are characterized in independent experiments. To study both direct and indirect bandgap semiconductors, a range of 0 at.% to 14.5 at.% Sn-content GeSn alloys are investigated. Special emphasis is placed on capacitance-voltage (C-V) characteristics and Schottky-barrier optimization. GeSn n-FET devices are presented including temperature dependent I-V characteristics. Finally, as an important step towards implementing GeSn in tunnel-FETs, negative differential resistance in Ge0.87Sn0.13 tunnel-diodes is demonstrated at cryogenic temperatures. The present work provides a base for further optimization of GeSn FETs and novel tunnel FET devices

    The emergence and evolution of Neolithic cattle farming in southeastern Europe:New zooarchaeological and stable isotope data from Džuljunica-Smărdeš, in northeastern Bulgaria (ca. 6200–5500 cal. BCE)

    Cattle were of great importance for the Neolithic farmers of southeastern Europe, in particular as farming expanded towards the well-watered regions of Džuljunica (ca. 6200–5500 cal. BCE), one of the earliest known Neolithic settlements in northeastern Bulgaria. The clear stratigraphy and the substantial Bos assemblage from Džuljunica Provided us with a great opportunity to investigate the beginning and evolution of cattle husbandry in the northern Balkans through stable isotope and zooarchaeological analyses. The relative abundance of Bos at Džuljunica leaves no doubt about the importance of beef and cattle herding. Mortality profiles suggest a transition in the early phases of the Neolithic from beef-oriented to mixed beef and milk production husbandry, enabled through intensified post-lactation culling. Stable carbon and oxygen isotope analysis of tooth enamel on a limited number of samples provides no evidence for an extended calving season for increasing milk availability or for vertical mobility. Stable carbon and nitrogen isotope values of bone collagen suggest that cattle were kept near the site, where C3 and C4 plants were available in summer, and that they were occasionally foddered with forest resources in the winter. Cattle experience a diachronic reduction in size on a regional scale, possibly due to farmers' choices aimed at more manageable herds consisting of smaller individuals. Restricting intermixing with local aurochs and the arrival of a new type of cattle may also have contributed to this change. Local factors or inter-regional influences may have influenced the ways cattle husbandry evolved at Džuljunica in particular and in northeastern Bulgaria more generally. More data from the region are necessary to flesh out the role of the interplay among environmental factors, local developments, and inter-regional contacts that facilitate the transfer of skills and traditions relating to the changing modes of cattle husbandry

    Distribution and Extinction of Ungulates during the Holocene of the Southern Levant

    BACKGROUND: The southern Levant (Israel, Palestinian Authority and Jordan) has been continuously and extensively populated by succeeding phases of human cultures for the past 15,000 years. The long human impact on the ancient landscape has had great ecological consequences, and has caused continuous and accelerating damage to the natural environment. The rich zooarchaeological data gathered at the area provide a unique opportunity to reconstruct spatial and temporal changes in wild species distribution, and correlate them with human demographic changes. METHODOLOGY: Zoo-archaeological data (382 animal bone assemblages from 190 archaeological sites) from various time periods, habitats and landscapes were compared. The bone assemblages were sorted into 12 major cultural periods. Distribution maps showing the presence of each ungulate species were established for each period. CONCLUSIONS: The first major ungulate extinction occurred during the local Iron Age (1,200-586 BCE), a period characterized by significant human population growth. During that time the last of the largest wild ungulates, the hartebeest (Alcelaphus buselaphus), aurochs (Bos primigenius) and the hippopotamus (Hippopotamus amphibius) became extinct, followed by a shrinking distribution of forest-dwelling cervids. A second major wave of extinction occurred only in the 19th and 20th centuries CE. Furthermore, a negative relationship was found between the average body mass of ungulate species that became extinct during the Holocene and their extinction date. It is thus very likely that the intensified human activity through habitat destruction and uncontrolled hunting were responsible for the two major waves of ungulate extinction in the southern Levant during the late Holocene

    Pyoderma gangrenosum – a review

    Pyoderma gangrenosum (PG) is a rare noninfectious neutrophilic dermatosis. Clinically it starts with sterile pustules that rapidly progress and turn into painful ulcers of variable depth and size with undermined violaceous borders. The legs are most commonly affected but other parts of the skin and mucous membranes may also be involved. Course can be mild or malignant, chronic or relapsing with remarkable morbidity. In many cases PG is associated with an underlying disease, most commonly inflammatory bowel disease, rheumatic or haematological disease and malignancy. Diagnosis of PG is based on history of an underlying disease, typical clinical presentation, histopathology, and exclusion of other diseases that would lead to a similar appearance. The peak of incidence occurs between the ages of 20 to 50 years with women being more often affected than men. Aetiology has not been clearly determined yet. The treatment of PG is a challenge. Randomized, double-blinded prospective multicenter trials for PG are not available. The best documented treatments are systemic corticosteroids and ciclosporin A. Combinations of steroids with cytotoxic drugs are used in resistant cases. The combination of steroids with sulfa drugs or immunosuppressants has been used as steroid-sparing modalities. Anti-tumor necrosis alpha therapy in Crohn's disease showed a rapid response of PG. Skin transplants and the application of bioengineered skin is useful in selected cases as a complement to the immunosuppressive treatment. Topical therapy with modern wound dressings is useful to minimize pain and the risk of secondary infections. Despite recent advances in therapy, the prognosis of PG remains unpredictable

    A multidisciplinary reconstruction of Palaeolithic nutrition that holds promise for the prevention and treatment of diseases of civilisation

    Evolutionary medicine acknowledges that many chronic degenerative diseases result from conflicts between our rapidly changing environment, our dietary habits included, and our genome, which has remained virtually unchanged since the Palaeolithic era. Reconstruction of the diet before the Agricultural and Industrial Revolutions is therefore indicated, but hampered by the ongoing debate on our ancestors' ecological niche. Arguments and their counterarguments regarding evolutionary medicine are updated and the evidence for the long-reigning hypothesis of human evolution on the arid savanna is weighed against the hypothesis that man evolved in the proximity of water. Evidence from various disciplines is discussed, including the study of palaeo-environments, comparative anatomy, biogeochemistry, archaeology, anthropology, (patho)physiology and epidemiology. Although our ancestors had much lower life expectancies, the current evidence does neither support the misconception that during the Palaeolithic there were no elderly nor that they had poor health. Rather than rejecting the possibility of 'healthy ageing', the default assumption should be that healthy ageing posed an evolutionary advantage for human survival. There is ample evidence that our ancestors lived in a land-water ecosystem and extracted a substantial part of their diets from both terrestrial and aquatic resources. Rather than rejecting this possibility by lack of evidence, the default assumption should be that hominins, living in coastal ecosystems with catchable aquatic resources, consumed these resources. Finally, the composition and merits of so-called 'Palaeolithic diets', based on different hominin niche-reconstructions, are evaluated. The benefits of these diets illustrate that it is time to incorporate this knowledge into dietary recommendations

    Making a Significant Place: Excavations at the Late Mesolithic Site of Langley’s Lane, Midsomer Norton, Bath and North-East Somerset

    Excavations at the site of Langley’s Lane, Bath and North-East Somerset, have revealed an important sequence of Late Mesolithic activity focused around an active tufa spring. The sequence of activity starts off as an aurochs kill and primary butchery site. Culturally appropriate depositional practices occur through the placement of a selection of bone in the wetland of the spring and the digging of pits around the spring margins. The spring at Langley’s Lane continued to be visited and more animal bone and lithic material was placed in the wetland. Finally, visits to the site involved yet more formalized activity in the form of pit digging and the creation of a stone surface. Activities such as these are difficult to locate in the archaeological record and Mesolithic ritual activity rare, making this a site of some significance to studies of Mesolithic NW Europe

    Measurement of the charm and beauty structure functions using the H1 vertex detector at HERA

    Inclusive charm and beauty cross sections are measured in e − p and e + p neutral current collisions at HERA in the kinematic region of photon virtuality 5≤Q 2≤2000 GeV2 and Bjorken scaling variable 0.0002≤x≤0.05. The data were collected with the H1 detector in the years 2006 and 2007 corresponding to an integrated luminosity of 189 pb−1. The numbers of charm and beauty events are determined using variables reconstructed by the H1 vertex detector including the impact parameter of tracks to the primary vertex and the position of the secondary vertex. The measurements are combined with previous data and compared to QCD predictions

    Scaling the state: Egypt in the third millennium BC

    Discussions of the early Egyptian state suffer from a weak consideration of scale. Egyptian archaeologists derive their arguments primarily from evidence of court cemeteries, elite tombs, and monuments of royal display. The material informs the analysis of kingship, early writing, and administration but it remains obscure how the core of the early Pharaonic state was embedded in the territory it claimed to administer. This paper suggests that the relationship between centre and hinterland is key for scaling the Egyptian state of the Old Kingdom (ca. 2,700-2,200 BC). Initially, central administration imagines Egypt using models at variance with provincial practice. The end of the Old Kingdom demarcates not the collapse, but the beginning of a large-scale state characterized by the coalescence of central and local models
