    Thermal stability of electron traps in GaN grown by metalorganic chemical vapor deposition

    Deep level transient spectroscopy was used to investigate the thermal stability of electron traps in n-type GaN grown by metalorganic chemical vapor deposition. The concentration of traps at 160 and at 500K increased more than fivefold over the course of several 700Kanneal cycles, while a peak at 320K increased by a factor of only 1.19. The increase in the trap concentration with repeated annealing might be due to a mobile trap or loss of passivant. Hydrogen is very likely present in high concentration in the epilayer, and its passivating effects may be lost with annealing

    Stellar ages and convective cores in field main-sequence stars: first asteroseismic application to two Kepler targets

    Using asteroseismic data and stellar evolution models we make the first detection of a convective core in a Kepler field main-sequence star, putting a stringent constraint on the total size of the mixed zone and showing that extra mixing beyond the formal convective boundary exists. In a slightly less massive target the presence of a convective core cannot be conclusively discarded, and thus its remaining main-sequence life time is uncertain. Our results reveal that best-fit models found solely by matching individual frequencies of oscillations corrected for surface effects do not always properly reproduce frequency combinations. Moreover, slightly different criteria to define what the best-fit model is can lead to solutions with similar global properties but very different interior structures. We argue that the use of frequency ratios is a more reliable way to obtain accurate stellar parameters, and show that our analysis in field main-sequence stars can yield an overall precision of 1.5%, 4%, and 10% in radius, mass and age, respectively. We compare our results with those obtained from global oscillation properties, and discuss the possible sources of uncertainties in asteroseismic stellar modeling where further studies are still needed.Comment: 46 pages, 10 figures, ApJ accepte

    Effectiveness of TiN porous templates on the reduction of threading dislocations in GaN overgrowth by organometallic vapor-phase epitaxy

    We report on the reduction of threading dislocations in GaN overlayers grown by organometallic vapor phase epitaxy on micro-porous TiN networks. These networks were obtained by in situannealing of thin Ti layers deposited in a metalization chamber, on the (0001) face of GaN templates. Observations by transmission electron microscopy indicate dislocation reduction by factors of up to 10 in GaN layers grown on TiN networks compared with the control GaN.X-ray diffraction shows that GaNgrown on the TiN network has a smaller (102) plane peak width (4.6 arcmin) than the control GaN (7.8 arcmin). In low temperature photoluminescence spectra, a narrow excitonic full-width-at-half-maximum of 2.4 meV was obtained, as compared to 3.0 meV for the control GaN, confirming the improved crystalline quality of the overgrown GaN layers

    Effect of n+-GaN subcontact layer on 4H–SiC high-power photoconductive switch

    High-power photoconductive semiconductor switching devices were fabricated on 4H–SiC. In order to prevent current crowding, reduce the contact resistance, and avoid contact degradation, a highly n-doped GaN subcontact layer was inserted between the contact metal and the high resistivity SiC bulk. This method led to a two orders of magnitude reduction in the on-state resistance and, similarly, the photocurrent efficiency was increased by two orders of magnitude with the GaN subcontact layer following the initial high current operation. Both dry etching and wet etching were used to remove the GaN subcontact layer in the channel area. Wet etching was found to be more suitable than dry etching

    Properties of 42 Solar-type Kepler Targets from the Asteroseismic Modeling Portal

    Recently the number of main-sequence and subgiant stars exhibiting solar-like oscillations that are resolved into individual mode frequencies has increased dramatically. While only a few such data sets were available for detailed modeling just a decade ago, the Kepler mission has produced suitable observations for hundreds of new targets. This rapid expansion in observational capacity has been accompanied by a shift in analysis and modeling strategies to yield uniform sets of derived stellar properties more quickly and easily. We use previously published asteroseismic and spectroscopic data sets to provide a uniform analysis of 42 solar-type Kepler targets from the Asteroseismic Modeling Portal (AMP). We find that fitting the individual frequencies typically doubles the precision of the asteroseismic radius, mass and age compared to grid-based modeling of the global oscillation properties, and improves the precision of the radius and mass by about a factor of three over empirical scaling relations.     Turner syndrome and associated problems in turkish children: A multicenter study

    Objective: Turner syndrome (TS) is a chromosomal disorder caused by complete or partial X chromosome monosomy that manifests various clinical features depending on the karyotype and on the genetic background of affected girls. This study aimed to systematically investigate the key clinical features of TS in relationship to karyotype in a large pediatric Turkish patient population. Methods: Our retrospective study included 842 karyotype-proven TS patients aged 0-18 years who were evaluated in 35 different centers in Turkey in the years 2013-2014. Results: The most common karyotype was 45,X (50.7%), followed by 45,X/46,XX (10.8%), 46,X,i(Xq) (10.1%) and 45,X/46,X,i(Xq) (9.5%). Mean age at diagnosis was 10.2±4.4 years. The most common presenting complaints were short stature and delayed puberty. Among patients diagnosed before age one year, the ratio of karyotype 45,X was significantly higher than that of other karyotype groups. Cardiac defects (bicuspid aortic valve, coarctation of the aorta and aortic stenosi) were the most common congenital anomalies, occurring in 25% of the TS cases. This was followed by urinary system anomalies (horseshoe kidney, double collector duct system and renal rotation) detected in 16.3%. Hashimoto’s thyroiditis was found in 11.1% of patients, gastrointestinal abnormalities in 8.9%, ear nose and throat problems in 22.6%, dermatologic problems in 21.8% and osteoporosis in 15.3%. Learning difficulties and/or psychosocial problems were encountered in 39.1%. Insulin resistance and impaired fasting glucose were detected in 3.4% and 2.2%, respectively. Dyslipidemia prevalence was 11.4%. Conclusion: This comprehensive study systematically evaluated the largest group of karyotype-proven TS girls to date. The karyotype distribution, congenital anomaly and comorbidity profile closely parallel that from other countries and support the need for close medical surveillance of these complex patients throughout their lifespan. © Journal of Clinical Research in Pediatric Endocrinology

    Seroepidemiology of Toxoplasma gondii infection in patients with liver disease in eastern China

    The role of the protozoan parasite Toxoplasma gondii in the pathogenesis of liver disease has recently gained much interest. The aim of this study was to determine the prevalence and risk factors associated with T. gondii infection in patients with liver disease from three cities in Shandong and Henan provinces, China. A case–control study was conducted from December 2014 to November 2015 and included 1142 patients with liver disease and 1142 healthy controls. Serum samples were collected from all individuals and were examined with enzyme-linked immunosorbent assay for the presence of anti-T. gondii IgG and IgM antibodies. Information on the demographics, clinical, and lifestyle characteristics of the participants was collected from the medical records and by the use of a questionnaire. The prevalence of anti-T. gondii IgG was 19·7% in patients with liver disease compared with 12·17% in the controls. Only 13 patients had anti-T. gondii IgM antibodies compared with 12 control individuals (1·14% vs. 1·05%, respectively). The highest seroprevalence was detected in patients with liver cancer (22·13%), followed by hepatitis patients (20·86%), liver cirrhosis patients (20·42%), and steatosis patients (20%). Multivariate logistic regression analysis indicated that consumption of raw meat (odds ratio (OR) = 1·32; 95% confidence interval (CI) 1·01–1·71; P = 0·03) and source of drinking water from wells (OR = 1·56; 95% CI 1·08–2·27; P = 0·01) were independent risk factors for T. gondii infection in liver disease patients. These findings indicate that T. gondii infection is more likely to be present in patients with liver disease. Therefore, efforts should be directed toward health education of populations at high risk of T. gondii infection and measures should be taken to protect vulnerable patients with liver disease

    Solar-like oscillations in KIC11395018 and KIC11234888 from 8 months of Kepler data

    We analyze the photometric short-cadence data obtained with the Kepler Mission during the first eight months of observations of two solar-type stars of spectral types G and F: KIC 11395018 and KIC 11234888 respectively, the latter having a lower signal-to-noise ratio compared to the former. We estimate global parameters of the acoustic (p) modes such as the average large and small frequency separations, the frequency of the maximum of the p-mode envelope and the average linewidth of the acoustic modes. We were able to identify and to measure 22 p-mode frequencies for the first star and 16 for the second one even though the signal-to-noise ratios of these stars are rather low. We also derive some information about the stellar rotation periods from the analyses of the low-frequency parts of the power spectral densities. A model-independent estimation of the mean density, mass and radius are obtained using the scaling laws. We emphasize the importance of continued observations for the stars with low signal-to-noise ratio for an improved characterization of the oscillation modes.     Asteroseismology from multi-month Kepler photometry: the evolved Sun-like stars KIC 10273246 and KIC 10920273

    The evolved main-sequence Sun-like stars KIC 10273246 (F-type) and KIC 10920273 (G-type) were observed with the NASA Kepler satellite for approximately ten months with a duty cycle in excess of 90%. Such continuous and long observations are unprecedented for solar-type stars other than the Sun. We aimed mainly at extracting estimates of p-mode frequencies - as well as of other individual mode parameters - from the power spectra of the light curves of both stars, thus providing scope for a full seismic characterization. The light curves were corrected for instrumental effects in a manner independent of the Kepler Science Pipeline. Estimation of individual mode parameters was based both on the maximization of the likelihood of a model describing the power spectrum and on a classic prewhitening method. Finally, we employed a procedure for selecting frequency lists to be used in stellar modeling. A total of 30 and 21 modes of degree l=0,1,2 - spanning at least eight radial orders - have been identified for KIC 10273246 and KIC 10920273, respectively. Two avoided crossings (l=1 ridge) have been identified for KIC 10273246, whereas one avoided crossing plus another likely one have been identified for KIC 10920273. Good agreement is found between observed and predicted mode amplitudes for the F-type star KIC 10273246, based on a revised scaling relation. Estimates are given of the rotational periods, the parameters describing stellar granulation and the global asteroseismic parameters Δν\Delta\nu and νmax\nu_{\rm{max}}.Comment: 15 pages, 15 figures, to be published in Astronomy & Astrophysic
