    Schottky Barrier S /D Metal Oxide Semiconductor Field Effect Transistors with Ge /SiGe Heterostructure

    制备了氧化铪(HfO2)高k介质栅SI基gE/SIgE异质结构肖特基源漏场效应晶体管(Sb-MOSfET)器件,研究了n型掺杂SI0.16gE0.84层对器件特性的影响,分析了n型掺杂SIgE层降低器件关态电流的机理。使用uHV CVd沉积系统,采用低温gE缓冲层技术进行了材料生长,首先在SI衬底上外延gE缓冲层,随后生长32 nM SI0.16gE0.84和12 nM gE,并生长1 nM SI作为钝化层。使用原子力显微镜和X射线衍射对材料形貌和晶体质量进行表征,在源漏区沉积nI薄膜并退火形成nIgE/gE肖特基结,制备的P型沟道肖特基源漏MOSfET,其未掺杂gE/SIgE异质结构MOSfET器件的空穴有效迁移率比相同工艺条件制备的硅器件的高1.5倍,比传统硅器件空穴有效迁移率提高了80%,掺杂器件的空穴有效迁移率与传统硅器件的相当。Si-based Ge /SiGe heterostructure Schottky barrier source and drain metal oxide semiconductor field effect transistors( SB-MOSFETs) with hafnium dioxide high-k gate were fabricated.The effect of the n-type doped Si 0.16 Ge 0.84 layer on the device performance was investigated,and the mechanism of the device off-state current reduction caused by the n type doping SiGe layer was analyzed.Firstly,Ge buffer was fabricated with low-temperature Ge buffer technique.Then a 32 nm Si 0.16 Ge 0.84 layer and a 12 nm Ge layer were grown on the Ge buffer in the same UHVCVD system.For comparative study, the 32 nm Si 0.16 Ge 0.84 layer was controlled undoped or n-type doped by P.For all samples,1 nm Si layer was grown to passivate the Ge surface.Atomic force microscopy and X-ray diffraction were used to characterize the surface morphology and crystal quality of the materials.NiGe / Ge Schottky junctions in source and drain were formed by nickel layer deposition and anneal.The fabricated Ge / SiGe heterosturctual MOSFET device without n-type doping shows 150% enhancement of the hole effective mobility over that of the control Si device and about 80% enhancement over the universal Si device.And the device with n-type doping shows a comparable hole effective mobility with the universal Si MOSFET device.国家自然科学基金资助项目(61036003;61176092); 国家重点基础研究发展计划(973计划)资助项目(2012CB933503;2013CB632103); 中央高校基本科研业务费资助项目(2010121056

    [[abstract]]  近年來個案公司產品不斷出現不良品增多,導致員工訓練不足、溝通不良、原物料放置不明等三因素,對於整體來講無論生產成本逐年提高。為改善品質去除浪費,本研究以「精實品質管理」為基礎,探討個案公司如何應用前置作業、生產製程、各種檢驗、品質管制及持續改善等「精實品質管理」系統施行步驟,導入在個案公司生產、製程及各種檢驗中;並以C管制圖方式來探討個案公司對於產品缺失做為改善對策,將生產、製程與各種檢驗上所造成生產作業時間、不良品庫存堆積或製造過度成品等問題,配合可能的浪費原因,逐項提出可行的改善對策,期待將產品好上加好,落實即時生產的精神,藉以提升公司對外競爭力。[[abstract]]  An increase in cases of defective products from the company continue to emerge in recent years. Inadequate staff training, poor communication, and the unknown placement of raw materials led to the overall cost of production that increased annually. In order to improve the quality of waste removal, this study used the "Lean Quality Management" as basis. "Lean Quality Management" system implemented steps such as: explore how to apply lead time, production processes, variety of inspections, quality control and continuous improvement in the company's production process and various inspection. Using C control chart to explore the company's product deficiency as improvement measures, product analyzing, production process and a variety of inspection thus causing increase operating time、 defective inventory accumulation or over production and possible causes of product wasting. Then making feasible improvement measures on itemized products, expecting product improvement and implement the spirit of the real-time production, in order to enhance the company's external competitiveness

    采用盆栽模拟法对保水剂不同应用法 ,包括土壤上干下湿 (深施 )、上湿下干 (浅施 ) ,单侧干旱 (侧施 )和不施 (对照 )等 ,研究高低两种供水条件下玉米 (ZeamaysL .)生长和水分利用效率 (WUE)。试验结果表明 ,各种保水剂使用方法对玉米株高都有促进作用 ,且主要在玉米生长中后期 ;渐进干旱下能促进玉米根系发育。深施保水剂在充分供水和渐进干旱下较对照提高玉米产量 2 0 .6 %和 74 .9% ,提高WUE为 3 0 .2 %和 89.0 % ;浅施和侧施保水剂在渐进干旱下提高玉米产量和WUE分别为 4 1 .5 %、1 9.3 %和 3 1 .1 %、3 5 .6 %

    Massive accumulation of gallic acid and unique occurrence of myricetin, quercetin, and kaempferol in preparing old oolong tea

    Old oolong tea, tasting superior and empirically considered beneficial for human health, is prepared by long-term storage accompanied with periodic drying for refinement. Analyzing infusions of three old and one newly prepared oolong teas showed that significant lower (-)-epigallocatechin gallate (EGCG) but higher gallic acid contents were detected in the old teas compared to the new one. The possibility of releasing gallic acid from EGCG in old tea preparation was supported by an in vitro observation of gallic acid degraded from EGCG under heating conditions mimicking the drying process. Moreover, three minor flavonols, myricetin, quercetin, and kaempferol, that were undetectable in the new tea occurred in all of the three old teas. Converting the new oolong tea into an old one by periodic drying revealed the same characteristic observation, i.e., massive accumulation of gallic acid presumably released from EGCG and unique occurrence of flavonols putatively decomposed from flavonol glycosides
