    Surface charging and current collapse in an AlGaN∕GaN heterostructure field effect transistor

    This work investigates the correlation between surfacecharging and current collapse in an AlGaN∕GaNheterostructurefield effect transistor.Surfacecharging due to applied biases was sensed by mapping the surface potential between the gate and drain using scanning Kelvin probe microscopy. Due to the bias, the surface band bending near the gate edge was observed to increase by as much as 1 eV. This increase of band bending is caused by an accumulation of excess charge near the surface during the applied bias. By varying the duration of the applied bias, we find that this accumulation of excess charge near the gate takes about 20 s to saturate. Continuous monitoring of the surface potential after switching off the bias shows that a complete relaxation of the excess band bending requires about 800 s. Drain current transient measurements show that the collapse and recovery of the drain current also occur on similar time scales. This correlation between time scales indicates that the accumulation of excess charge near the gate edge causes current collapse by depletion of the channel

    Towards Constructing a Corpus for Studying the Effects of Treatments and Substances Reported in PubMed Abstracts

    We present the construction of an annotated corpus of PubMed abstracts reporting about positive, negative or neutral effects of treatments or substances. Our ultimate goal is to annotate one sentence (rationale) for each abstract and to use this resource as a training set for text classification of effects discussed in PubMed abstracts. Currently, the corpus consists of 750 abstracts. We describe the automatic processing that supports the corpus construction, the manual annotation activities and some features of the medical language in the abstracts selected for the annotated corpus. It turns out that recognizing the terminology and the abbreviations is key for determining the rationale sentence. The corpus will be applied to improve our classifier, which currently has accuracy of 78.80% achieved with normalization of the abstract terms based on UMLS concepts from specific semantic groups and an SVM with a linear kernel.     POST-TRAUMA ROOT FRACTURE IN TEETH WITH INCOMPLETE ROOT DEVELOPMENT: A CASE REPORT

      Objective: Oblique root fractures consist of multiple, angled fracture lines extending from the root canal to the periodontal membrane along the long axis of the tooth. Oblique root fractures are injuries with poor prognosis which are rarely observed in teeth in which the root development is complete.Methods: A clinical and radiological inspection was performed of an eight-year-old patient who presented at our clinic for dental trauma. Luxation and oblique sectional root fractures in the maxillary incisors were found. The patient's root development was incomplete. He was treated with dental reposition. Fixation to the adjacent primary canine teeth was carried out using a 0.4 mm full circle orthodontic wire for fractured teeth with a semi-rigid splint. Stabilization of the teeth was ensured to protect the vitality of the fractured teeth. A splint was inserted under local anaesthesia and removed a month later.Results: The absence of pathological symptoms was determined radiologically and clinically. It was shown during a radiological examination of the patient a year later that root development inthe teeth with a root fracture had continued. There were no pathological complications.Conclusion: The current study finding of high recovery potential in young permanent teeth with root fracture is supported by those of other studies in the literature. Recovery in this case was successful because the patient presented timeously at the clinic after the trauma, there was a lack of infection, and the splint was only in situ for a month

    Stellar ages and convective cores in field main-sequence stars: first asteroseismic application to two Kepler targets

    Using asteroseismic data and stellar evolution models we make the first detection of a convective core in a Kepler field main-sequence star, putting a stringent constraint on the total size of the mixed zone and showing that extra mixing beyond the formal convective boundary exists. In a slightly less massive target the presence of a convective core cannot be conclusively discarded, and thus its remaining main-sequence life time is uncertain. Our results reveal that best-fit models found solely by matching individual frequencies of oscillations corrected for surface effects do not always properly reproduce frequency combinations. Moreover, slightly different criteria to define what the best-fit model is can lead to solutions with similar global properties but very different interior structures. We argue that the use of frequency ratios is a more reliable way to obtain accurate stellar parameters, and show that our analysis in field main-sequence stars can yield an overall precision of 1.5%, 4%, and 10% in radius, mass and age, respectively. We compare our results with those obtained from global oscillation properties, and discuss the possible sources of uncertainties in asteroseismic stellar modeling where further studies are still needed.Comment: 46 pages, 10 figures, ApJ accepte

    Observation of Magnetic Moments in the Superconducting State of YBa2_2Cu3_3O6.6_{6.6}

    Neutron Scattering measurements for YBa2_2Cu3_3O6.6_{6.6} have identified small magnetic moments that increase in strength as the temperature is reduced below T∗T^\ast and further increase below TcT_c. An analysis of the data shows the moments are antiferromagnetic between the Cu-O planes with a correlation length of longer than 195 \AA in the aa-bb plane and about 35 \AA along the c-axis. The origin of the moments is unknown, and their properties are discusssed both in terms of Cu spin magnetism and orbital bond currents.Comment: 9 pages, and 4 figure

    Thermal stability of electron traps in GaN grown by metalorganic chemical vapor deposition

    Deep level transient spectroscopy was used to investigate the thermal stability of electron traps in n-type GaN grown by metalorganic chemical vapor deposition. The concentration of traps at 160 and at 500K increased more than fivefold over the course of several 700Kanneal cycles, while a peak at 320K increased by a factor of only 1.19. The increase in the trap concentration with repeated annealing might be due to a mobile trap or loss of passivant. Hydrogen is very likely present in high concentration in the epilayer, and its passivating effects may be lost with annealing

    Objectives: The aim of this study was to investigate parents’ expectations about general sport activities for their pre-school children. It is well documented that the awareness of sports knowledge of the parents are essential for the development of healthy life and acquiring a social dimension with a growth of healthy generations. Method: We administrated the ‘’Parents' Expectations of Their Children Questionnaire’’ developed by Keskin (2006). The questionnaire was a Likert type scale from ‘’totally agree’’ to ‘’totally disagree’’ and validity and reliability studies were reported by Keskin as Cronbach’s alpha was 0,86. A total of 125 participants (male; N = 39, Mage=35, 24 ± 5,48 , female; N = 86 and Mage=37,92 ± 6,65) were voluntarily participated from 10 different kinder gardens in Bursa province. The evaluation of the data was analysed with the Chi Square Test. Result: Our results revealed a statistical differences (p < .05) according to the sex groups of parents ‘’I believe my child will gain good eating habits by getting involved with sports activities’’ and age groups of parents; ‘’I believe by getting involved with sport activities, my child will stay away from psychological stress’’. Conclusion: According to parents’ belief and their expectations, attending sports activities for children provides physical, cognitive and social development for them. Developing countries (as well as developed ones) that are aware of the role of the parents on development of human being via sport and exercise activities should take into account their expectations especially in terms of sports policies.  Article visualizations

    The effect of hydrogen etching on 6H-SiC studied by temperature-dependent current-voltage and atomic force microscopy

    6H–SiC was etched with hydrogen at temperatures between 1000 and 1450°C. The etchedSi-terminated face for the 6H‐SiC wafer was investigated by atomic force microscopy and temperature-dependent current–voltage (I–V–T)measurements. Mechanical polishing damage was effectively removed by hydrogen etching at temperatures above 1250°C. Atomic force microscopy images revealed that very good surface morphology, atomic layer flatness, and large and large step width were achieved. Schottky diode characteristics were investigated in detail by current–voltage and temperature-dependent current–voltage measurements, and the results showed a transition from defect assisted tunneling to thermionic emission as the annealingtemperature was increased from 1250 to 1450°C

    Determination of the carrier concentration in InGaAsN∕GaAs single quantum wells using Raman scattering

    Raman scattering from longitudinal optical phonon-plasmon coupled mode was observed in a series of InGaAsN∕GaAs single quantum well samples grown by metalorganic vapor phase epitaxy. The phonon-plasmon mode spectra were fitted with the dielectric constant function based on Drude model that contains contributions from both lattice vibrations and conduction electrons. The carrier concentration is calculated directly from the plasmon frequency, which is obtained from the fitting procedure. An empirical expression for the electron concentration, [n], in InGaAsN∕GaAs samples is determined as [n]≈{2.35×1016(ωm−502)}cm−3, where ωm is the peak of the upper frequency branch, L+, of the phonon-plasmon mode measured in unit of cm−1. The phonon-plasmon coupled mode was also investigated in rapid thermally annealed samples
