Dark current analysis in high-speed germanium p-i-n waveguide photodetectors

We present a dark current analysis in waveguide-coupled germanium vertical p-i-n photodetectors. In the analysis, a surface leakage current and a bulk leakage current were separated, and their activation energies were extracted. The surface leakage current originating from the minority carrier generation on the Ge layer sidewalls, governed by the Shockley-Read-Hall process and enhanced by the trap-assisted-tunneling process, was identified as the main contribution to the dark current of vertical p-i-n photodiodes at room temperature. The behavior of this surface leakage current as a function of temperature and reverse bias voltage is well reproduced by using the Hurckx model for trap-assisted-tunneling. Proton-neutron quadrupole interactions: an effective contribution to the pairing field

    Get PDF
We point out that the proton-neutron energy contribution, for low multipoles (in particular for the quadrupole component), effectively renormalizes the strength of the pairing interaction acting amongst identical nucleons filling up a single-j or a set of degenerate many-j shells. We carry out the calculation in lowest-order perturbation theory. We perform a study of this correction in various mass regions. These results may have implications for the use of pairing theory in medium-heavy nuclei and for the study of pairing energy corrections to the liquid drop model when studying nuclear masses.Comment: 19 pages, TeX, 3 tables, 2 figures. Intruder bands and configuration mixing in the lead isotopes

A three-configuration mixing calculation is performed in the context of the interacting boson model with the aim to describe recently observed collective bands built on low-lying 0+0^+ states in neutron-deficient lead isotopes. The configurations that are included correspond to the regular, spherical states as well as two-particle two-hole and four-particle four-hole excitations across the Z=82 shell gap.Comment: 20 pages, 4 figures, accepted by PRC, reference added for section 1 in this revised versio
