    Theoretical calculation and simulation of shallow dopants in InGaN single junction solar cell

    通过氢有效质量理论(HEMT)对In0.65gA0.35n(高In组分,Eg=1.31EV)太阳电池材料进行分析,计算出其浅能级施主和受主的重要性质参数电离能:ΔEd~10.8MEV,ΔEA~90MEV.在此基础上得到了室温条件下In0.65gA0.35n的浅能级施主和受主强电离时的杂质浓度范围:施主9.56x108~4.57x1016CM-3,受主9.56x108~7.84x1016CM-3;并估算了产生杂质能带的最低杂质浓度:施主~1x1018CM-3,受主~5.79x1020CM-3.然后借助AMPS-1d软件对含有部分电离的浅能级施主、受主In0.65gA0.35n单结太阳电池进行模拟,详细讨论了施主能级和受主能级对载流子的俘获对太阳电池效率的影响.本文结果为IngAn单结和多结太阳电池的掺杂(尤其是P型掺杂)和制备提供了理论参考和帮助。Hydrogenic effective-mass theory(HEMT) was adopted to study the photovoltaic property of In0.65Ga0.35N(Eg=1.31 eV).The ionization energy of shallow donors and acceptors in In0.65Ga0.35N was calculated to be ΔED ~10.8 meV and ΔEA~90 meV,respectively.Based on these values,the doping concentration necessary to obtain strong ionization of shallow dopants was estimated to be 9.56×108-4.57×1016 cm-3 for donors and 9.56×108-7.84×1016 cm-3 for acceptors.The lowest doping concentration required to form impurity bands was found to be ~1×1018 cm-3 for donors and ~5.79×1020 cm-3 for acceptors.Using AMPS-1D software,the property of single junction solar cell containing partially ionized shallow dopants,was simulated.The effects of recombination of shallow dopants on the efficiency of the solar cell were analyzed and discussed in detail.The results are useful for doping(especially for p-type doping) and fabrication of InGaN-based single junction and multijunction solar cells.国家高技术研究发展计划(2006AA03Z409);厦门市政府科学和技术部研究项目(2006AA03Z110);广西自然科学基金(0731012);广西大学有色金属和高等材料加工新技术教育部重点实验室开放基金(GXKFZ-04)资

    外旋流膜器是一种新型微滤装置,采用高精度动态压力测量仪,以清水和5种浓度的SiO2悬浮液为介质流体,选用PA膜管,首次对其中的压力场进行了测试研究,得到了环隙剖面压力沿径、轴向的分布规律,以及操作压力和颗粒浓度对流场压力的影响规律,分析实验结果后提出膜器最大有效长度(Lmax)的概念,并得出实验条件下的最佳操作压力范围。研究结果可用于外旋流膜器结构设计和选择操作参数。The outer-helical-flow microfilter assembly is a new type of equipment for microfiltration. The pressure field in this microfilter with polypropylene tubular membrane,was tested for the first time with high precision dynamic pressure probe instruments, using Si02 in pure water suspensions with varied concentration as flowing medium. The pressure profiles and the impact of operation pressure and particle concentration on flow field pressure were derived.On the basis of data analysis,a conception of "maximum effective length for outside helical assembly"has been put forward and the best operation pressure range under the experimental conditions has been found.The research results can be used in the assembly structure design and choosing operation parameters.国家自然科学基金资助项目(29976025)

    Two New Models for the Permeate Flux of the Outer-helical-flow Microfiltration Module

    研究新型外旋流管式微滤膜器渗透通量的变化规律,建立渗透通量的稳态经验模型和动态衰减模型两个新模型.二者各有侧重,前者主要针对稳定过滤状态下的渗透通量,作者将影响渗透通量的因素归纳成膜器进口雷诺数和欧拉数等重要的无因次数群,提出了具体的公式;后者用于描述通量随时间衰减变化的过程,是一个幂函数模型,比原有线性模型更符合实际情况.通过实验对这两个通量模型进行验证,最大偏差分别为13.9%和30%.两个模型均有一定实用价值,前者为膜器放大优化设计奠定基础,后者有助于渗透通量的实时监控操作,两者统一,能进一步改善外旋流管式微滤膜器的实用效果.Variation regularities of the permeate flux in the new outer-helical-flow microfiltration module are tested,and then two new mathematical models which emphasize on different aspects in this equipment are presented.The first model stresses on the permeate flux in the stable stage of the filtration.Here we sum up the influence factors into some important dimensionless parameters like Re_θ and Eu which has been introduced for the first time to characterize the energy loss in this assembly,and consequently we conclude a concrete empirical formula for the permeate flux.The second one accentuates the dynamic attenuation process of the flux along with time,which is a power function equation and conforms to the real varying situation better than the existant linear one does.We also validate these new flux models with the experimental data.The deviations between the results predicted in these two equations and the experimental ones are less than 13.9% and 30%,respectively.In summary,although these two new models for the permeate flux in the outer-helical-flow microfiltration module have different perspective and meaning,they both have notable value in the practical use,for example,the former supplies a basis for the scale-up and the optimal design of the module and the latter is helpful for the real-time monitoring operation to the permeate flux.Therefore,integrate them with purpose and we will further advance the application effect of this novel microfiltration equipment.国家自然科学基金(29976025)资

    利用转基因植物生产疫苗是目前植物基因工程的一个研究热点,具有生产简单、成本较低、使用安全方便、易贮存等优点.本实验通过农杆菌介导的遗传转化,以O型和A型口蹄疫抗原决定簇基因O21O14A21转化胡萝卜.通过筛选,获得潮霉素抗性愈伤组织,经胚状体再生得到156棵抗性苗.通过GUS染色检测,GUS报告基因在部分转化的愈伤组织中瞬时表达,并在部分抗性苗中稳定表达.对部分抗性植株进行PCR和PCRSouthern杂交检测,证实目的基因已经成功整合到胡萝卜基因组中.Vaccines derived by transgenic plants are becoming one focus of plant gene engineering, which has such advantages as easy production,low cost,convenience and safe use and easy storage.Fused genes O_21 -O_14 -A_21 containing both type O and A FMDV antigenic determinant were introduced into carrot mediated by Agorbacterium.Hygromycin-resistant carrot callus were obtained by the medium containing antibiotic.156 Hygromycin-resistant seedling individuals were regenerated and selected from the embryoid of the above carrot callus.GUS expression test showed that GUS reported genes were transitorily expressed in some of transformed callus and stably expressed in some of Hygromycin-resistant seedlings.The results of PCR and PCR-Southern blotting showed that the O_21 -O_14 -A_21 gene was successfully integrated into the genomes of carrot plants.国家科技部转基因专项;; 福建省科技厅重点项目资

    研究建立了一个差速离心和蔗糖阶梯式密度离心的分离法 ,对感染水仙叶片的有关病毒进行分离、纯化 .发现有 3种不同的病毒颗粒 ,大小分别为 4 80~ 5 5 0× 12~ 13nm ;70 0~ 96 0× 12~13nm ;180~ 2 5 0× 12~ 13nm .SDS电泳发现 3种与病毒相关的蛋白质 .它们可能属于水仙黄条病毒、水仙花叶病毒和烟草脆裂病毒The present study establishes purification method of related viruses in infected leaves of narcissus by using disparity gradient centrifuge.     以水仙离体试管芽为材料 ,采用 0 .2~ 0 .3mm微茎尖培养、37± 1℃热力处理 15d与 30d +0 .2~ 0 .3mm微茎尖培养 ,37± 1℃热力处理 5 0d、75d、10 0d等脱毒方法 ,应用组织细胞化学法和ELISA法进行初筛、复检、复筛等程序的定性检测 .结果表明 :从 10 80瓶 (每瓶为 1个芽系 )组培苗中检出 4瓶无毒苗 ;再经ELISA法的定量检测结果 ,初步认为采用热力处理对试管芽有一定的脱毒效果 ,试管芽经 37± 1℃热力处理 30d +0 .2~ 0 .3mm微茎尖培养方法有良好脱毒效果Narcissus in vitro tube-buds were used to treat with the different virus-elimination techniques: meristem culture(0.2~0.3 mm), heat treat (37±1 ℃) 15 d + meristem culture (0.2~0.3 mm), heat treat (37±1 ℃) 50 d, 75 d, 100 d. The result of qualitative and quantitative detection by histochemical method and ELISA showed virus in vitro tube-buds were treated by heat (37±1 ℃) 30 d + meristem culture (0.2~0.3 mm).
