    Main defect reactions behind phosphorus diffusion gettering of iron

    Phosphorus diffusion is well known to getter effectively metal impurities during silicon solar cell processing. However, the main mechanisms behind phosphorus diffusion gettering are still unclear. Here, we analyze the impact of oxygen, phosphosilicate glass as well as active and clustered phosphorus on the gettering efficiency of iron. The results indicate that two different mechanisms dominate the gettering process. First, segregation of iron through active phosphorus seems to correlate well with the gettered iron profile. Secondly, immobile oxygen appears to act as an effective gettering sink for iron further enhancing the segregation effect. Based on these findings, we present a unifying gettering model that can be used to predict the measured iron concentrations in the bulk and in the heavily phosphorus doped layers and explains the previous discrepancies reported in the literature.Peer reviewe

    Gauged N=4 supergravities

    We present the gauged N=4 (half-maximal) supergravities in four and five spacetime dimensions coupled to an arbitrary number of vector multiplets. The gaugings are parameterized by a set of appropriately constrained constant tensors, which transform covariantly under the global symmetry groups SL(2) x SO(6,n) and SO(1,1) x SO(5,n), respectively. In terms of these tensors the universal Lagrangian and the Killing Spinor equations are given. The known gaugings, in particular those originating from flux compactifications, are incorporated in the formulation, but also new classes of gaugings are found.     A Unified Parameterization of the Formation of Boron Oxygen Defects and their Electrical Activity

    AbstractThe magnitude of light-induced degradation of solar cells based on Czochralski grown silicon strongly depends on material properties. We have performed experiments to describe the activation and recombination activity of boron oxygen defects in boron compensated n-type silicon. Compensated n-type material enables flexible assessment of charge carrier influences on the defect that cannot be distinguished on p-type material. The results can be generalized to p-type material and thus provide valuable insights to the defect. Our measurements demonstrate the two-level defect nature of the slow-formed boron oxygen defect component and allow the study of the dopant dependency of the defect concentrations. Our findings strongly support a revision of the existing model of the defect composition.Based on the experimental results and literature data we have created a parameterization of the lifetime limitation in silicon due to BO defects. Established findings from literature for uncompensated p-type silicon are taken into account and ensure general validity. The parameterization is useful to discuss BO defect influences and can serve to predict material properties after LID

    Analysis of Different Models of Iron Precipitation in Multicrystalline Silicon

    Simulation of solar cell processing enables inexpensive and rapid process optimization. Over the last twenty years, several models describing the distribution and behavior of iron point defects and iron-silicide precipitates have been developed and incorporated into process simulations. The goal of this work is to elucidate what physics are needed to accurately describe industry-relevant as-grown impurity and defect distributions and processing conditions by simulating different material-processing combinations with each model. This rigorous comparison helps scientists and engineers choose the appropriate level of model complexity, and consequently simulation run time, based on material characteristics and processing conditions.Peer reviewe

    N-type Black Silicon Solar Cells

    Black silicon is an interesting surface texture for solar cells because of its extremely low reflectance on a wide wavelength range and acceptance angle. In this paper we present how black silicon (b-Si) texturization can be applied on the boron doped front surface of an n-type solar cell resulting in an efficiency of 18.7%. We show that the highly boron doped emitter can be formed on black silicon without losing its good optical properties and that atomic layer deposited aluminum oxide provides good surface passivation on these boron doped b-Si emitters.Peer reviewe

    Passivation of black silicon boron emitters with atomic layer deposited aluminum oxide

    The nanostructured surface – also called black silicon (b-Si) – is a promising texture for solar cells because of its extremely low reflectance combined with low surface recombination obtained with atomic layer deposited (ALD) thin films. However, the challenges in keeping the excellent optical properties and passivation in further processing have not been addressed before. Here we study especially the applicability of the ALD passivation on highly boron doped emitters that is present in crystalline silicon solar cells. The results show that the nanostructured boron emitters can be passivated efficiently using ALD Al2O3 reaching emitter saturation current densities as low as 51 fA/cm2. Furthermore, reflectance values less than 0.5% after processing show that the different process steps are not detrimental for the low reflectance of b-Si.Peer reviewe

    Organ-specific COP1 control of BES1 stability adjusts plant growth patterns under shade or warmth

    Under adverse conditions such as shade or elevated temperatures, cotyledon expansion is reduced and hypocotyl growth is promoted to optimize plant architecture. The mechanisms underlying the repression of cotyledon cell expansion remain unknown. Here, we report that the nuclear abundance of the BES1 transcription factor decreased in the cotyledons and increased in the hypocotyl in Arabidopsis thaliana under shade or warmth. Brassinosteroid levels did not follow the same trend. PIF4 and COP1 increased their nuclear abundance in both organs under shade or warmth. PIF4 directly bound the BES1 promoter to enhance its activity but indirectly reduced BES1 expression. COP1 physically interacted with the BES1 protein, promoting its proteasome degradation in the cotyledons. COP1 had the opposite effect in the hypocotyl, demonstrating organ-specific regulatory networks. Our work indicates that shade or warmth reduces BES1 activity by transcriptional and post-translational regulation to inhibit cotyledon cell expansion.Peer reviewe

    Using a disciplinary discourse lens to explore how representations afford meaning making in a typical wave physics course

    We carried out a case study in a wave physics course at a Swedish university in order to investigate the relations between the representations used in the lessons and the experience of meaning making in interview–discussions. The grounding of these interview–discussions also included obtaining a rich description of the lesson environment in terms of the communicative approaches used and the students’ preferences for modes of representations that best enable meaning making. The background for this grounding was the first two lessons of a 5-week course on wave physics (70 students). The data collection for both the grounding and the principal research questions consisted of video recordings from the first two lessons: a student questionnaire of student preferences for representations (given before and after the course) and video-recorded interview–discussions with students (seven pairs and one on their own). The results characterize the use of communicative approaches, what modes of representation were used in the lectures, and the trend in what representations students’ preferred for meaning making, all in order to illustrate how students engage with these representations with respect to their experienced meaning making. Interesting aspects that emerged from the study are discussed in terms of how representations do not, in themselves, necessarily enable a range of meaning making; that meaning making from representations is critically related to how the representations get situated in the learning environment; and how constellations of modes of disciplinary discourse may be necessary but not always sufficient. Finally, pedagogical comments and further research possibilities are presented.Web of Scienc
