    Simulation of DIBL effect in 25 nm SOI-FinFET with the different body shapes

    Short channel effects, such as DIBL are compared for SOI-FinFETs with different silicon body geometries. The original device considered was straight without narrowing at the top and a set of devices that exhibit the mentioned narrowing, up to the extreme case where the top of the gate has no surface and so the body cross-section is essentially a triangle. We have studied five different variations from the original geometry of a 25 nm gate length SOI-FinFET device with 1.5 nm thick oxide layer. The P-type channel had a doping concentration of 1015 cm−3 and n-type S/D areas are doped at concentrations of 1020 cm−3 . The silicon body of the device accordingly had a height of 30 nm and a width of 12 nm. Simulation results show the source-drain barrier decreasing with increasing the upper body thickness. The DIBL effect of the considered FinFETs depends on upper body thickness, tending to increase with thicker upper body widths. Results of a comparison of two devices with different shapes but with the same cross-sectional area shows the relationship mainly depends on the shape rather than the cross-section area of the device bodyS

    The paper investigates starting-up modes of powerful asynchronous motors used at gas-compressor units which are applied for oil and gas production and transportation. Impact of motor starting-up on GRID mode for various variants of a scheme structure is considered in the paper. The paper presents investigation results taking 7 MW capacity motors as an example. The motors concerned are applied at compressor units used for oil production inAzerbaijan.Исследуются режимы пуска мощных асинхронных двигателей газокомпрессорных установок, применяемых на объектах добычи и транспортировки нефти и газа.     We give an effective method to compute the entropy for polynomials orthogonal on a segment of the real axis that uses as input data only the coefficients of the recurrence relation satisfied by these polynomials. This algorithm is based on a series expression for the mutual energy of two probability measures naturally connected with the polynomials. The particular case of Gegenbauer polynomials is analyzed in detail. These results are applied also to the computation of the entropy of spherical harmonics, important for the study of the entropic uncertainty relations as well as the spatial complexity of physical systems in central potentials

    Fourier series in orthogonal polynomials with respect to a measure ν\nu on [1,1][-1,1] are studied when ν\nu is a linear combination of a generalized Jacobi weight and finitely many Dirac deltas in [1,1][-1,1]. We prove some weighted norm inequalities for the partial sum operators SnS_n, their maximal operator SS^* and the commutator [Mb,Sn][M_b, S_n], where MbM_b denotes the operator of pointwise multiplication by b \in \BMO. We also prove some norm inequalities for SnS_n when ν\nu is a sum of a Laguerre weight on R+\R^+ and a positive mass on 00

    With development of compressed air drying equipment, the task of numerical modeling of dynamic sorption-regeneration processes is increasingly emerging at the design stage. The dynamic problem has no analytical solution and can be solved only by numerical methods.The paper presents a numerical method and a program developed to calculate dynamics of heat and mass transfer during adsorption drying of compressed air.As a basis, a simplified physical model of sorption kinetics is used which assumes that inside the granules of the adsorbent there is a complete equalization of parameters such as temperature and moisture content at any time. The parameters of thermal conductivity and diffusion inside the adsorbent granules are incomparably higher than similar parameters on the surface of granules.Based on the thermodynamic approach, a physical and a mathematical model of adsorption have been developed to calculate dynamic non-isothermal processes in adsorption drying apparatuses. The presented results of calculations confirm the possibility to analyze dynamics of heat and mass transfer processes in the dryer column in the moisture adsorption mode under various initial and boundary conditions, including those that vary within the drying cycle.С развитием техники осушения сжатого воздуха на этапе проектирования все чаще возникает задача численного моделирования динамических процессов сорбции-регенерации. Динамическая задача не имеет аналитического решения и может быть решена только с помощью численных методов.В настоящей работе разработан численный метод и программа расчета динамики тепло- и массопереноса при адсорбционном осушении сжатого воздуха.За основу принимается упрощенная физическая модель кинетики сорбции, которая предполагает, что внутри гранулы адсорбента в любой момент времени имеет место полное выравнивание таких параметров, как температура и содержание влаги, т.е. параметры теплопроводности и диффузии внутри гранул адсорбента несравнимо выше аналогичных параметров на поверхности гранул.На основе термодинамического подхода разработаны физическая и математическая модели адсорбции для расчета динамических неизотермических процессов в аппаратах адсорбционного осушения. Представленные результаты расчетов подтверждают возможность проводить анализ динамики процессов тепло и массопереноса в колонне осушителя в режиме адсорбции влаги при различных начальных и граничных условиях, в том числе и изменяющихся в рамках цикла работы осушителя
