Ab Initio Investigation of Charge Trapping Across the Crystalline- Si -Amorphous- Si O2 Interface
Accurate microscopic description of the charge-trapping process from semiconductor to defects in the dielectric-oxide layer is of paramount importance for understanding many microelectronic devices such as complementary metal-oxide-semiconductor (CMOS) transistors, as well as electrochemical reactions. Unfortunately, most current microscopic descriptions of such processes are based on empirical models with parameters fitted to experimental device performance results or simplified approximations like the Wentzel-Kramers-Brillouin (WKB) method. Some critical questions are still unanswered, including: What controls the charge-hopping rate, the coupling strength between the defect level to semiconductor level, or the energy difference? How does the hopping rate decay with defect-semiconductor distance? What is the fluctuation of the defect level, especially in amorphous dielectrics? Many of these questions can be answered by ab initio calculations. However, to date, there are few ab initio studies for this problem mainly due to technical challenges from atomic-structure construction to large-system calculations. Here, using the latest advances in calculation methods and codes, we study the carrier-trapping problem using density-functional theory (DFT) based on the Heyd-Scuseria-Ernzerhof (HSE) exchange correlation functional. The valence bond random-switching method is used to construct the crystalline-Si-amorphous-SiO2 (c-Si/a-SiO2) interfacial atomic structure, and the HSE yields a band offset that agrees well with experiments. The hopping rate is calculated with the Marcus theory, and the hopping-rate dependences on the gate potential and defect distances are revealed, as well as the range of fluctuation results from amorphous structural variation. We also analyze the result with the simple WKB model and find a major difference in the description of the coupling constant decay with the defect-semiconductor distance. Our results provide the ab initio simulation insights for this important carrier-trapping process for device operation
The comparison of immunomodulatory effects of peripheral mononuclear cells against proliferation in U937 in junior elderly habitual morning swimming in Taiwan cohort
The present investigation was carried out to evaluate the effect of greater immunomodulatory effects of human peripheral blood mononuclear cells against proliferation in human leukemia cells. To achieve this, cells U937 in junior elderly (with cool environmental physical activities) subjects with habitual morning swimming and sedentary lifestyle were recruited in relatively cool season in Taiwan; the isolated human peripheral blood mononuclear cells were stimulated by phytohemagglutinin to obtain the conditioned medium which contains various cytokines. However, the differential effects of the conditioned medium on growth inhibition in U937 leukemia cells were observed. The cytokines, including interferon-gamma, tumor necrosis factors-alpha and interleukine-2 secreted into conditioned medium were higher in the morning-swimming subjects than in the sedentary-lifestyle ones. Similarly, serum white blood cell, creatine phosphokinase, immunoglobulin G and immunoglobulin A in the morning-swimming and sedentary-lifestyle groups indicated that no further inflammatory status existed in the morning-swimming group. In summary, greater immunomodulatory effects of human peripheral blood mononuclear cells against proliferation in human leukemia cells U937 in junior elderly subjects came from the effects of regular moderate exercise in cool temperature rather than of inflammatory effects.Keywords: Immunomodulatory, junior elderly, morning swimming, leukemia, U937, human peripheral blood mononuclear cell
An ISS Small-Gain Theorem for General Networks
We provide a generalized version of the nonlinear small-gain theorem for the
case of more than two coupled input-to-state stable (ISS) systems. For this
result the interconnection gains are described in a nonlinear gain matrix and
the small-gain condition requires bounds on the image of this gain matrix. The
condition may be interpreted as a nonlinear generalization of the requirement
that the spectral radius of the gain matrix is less than one. We give some
interpretations of the condition in special cases covering two subsystems,

Generation of Ultrastable Microwaves via Optical Frequency Division
There has been increased interest in the use and manipulation of optical
fields to address challenging problems that have traditionally been approached
with microwave electronics. Some examples that benefit from the low
transmission loss, agile modulation and large bandwidths accessible with
coherent optical systems include signal distribution, arbitrary waveform
generation, and novel imaging. We extend these advantages to demonstrate a
microwave generator based on a high-Q optical resonator and a frequency comb
functioning as an optical-to-microwave divider. This provides a 10 GHz
electrical signal with fractional frequency instability <8e-16 at 1 s, a value
comparable to that produced by the best microwave oscillators, but without the
need for cryogenic temperatures. Such a low-noise source can benefit radar
systems, improve the bandwidth and resolution of communications and digital
sampling systems, and be valuable for large baseline interferometry, precision
spectroscopy and the realization of atomic time
Phosphorus fractions and alkaline phosphatase activity in sediments of a large eutrophic Chinese lake (Lake Taihu)
Spatial, vertical, and seasonal variations in phosphorus fractions and in alkaline phosphatase activity (APA) were investigated in sediments in a large-shallow eutrophic Chinese lake (Lake Taihu) in 2003-2004. The phosphorus content was highest in the most seriously polluted lake area. Iron-bound phosphorus (Fe(OOH)-P) dominated (47% on average) among the phosphorus fractions determined according to Golterman (Hydrobiologia 335:87-95, 1996). Notably, organically-bound P comprised a further significant additional portion (acid-soluble + hot NaOH-extractable organic P = 25%), which was highest at the most polluted sites. The Fe(OOH)-P content was the lowest in spring (April, 2004), suggesting that degradation of organic matter led to the release of iron-bound phosphates. Sediment APA showed a significant positive relationship with both organically-bound P and Fe(OOH)-P. Consequently, organically-bound P is an important portion of the sediment phosphorus in Lake Taihu. It is mainly derived from freshly-settled autochthonous particles and from external discharges. Biomonitoring of Aflatoxin B1 and Deoxynivalenol in a Rural Pakistan Population Using Ultra-Sensitive LC-MS/MS Method
There are limited data on exposure to mycotoxins in Pakistan. Here, we measured exposure to deoxynivalenol (DON), a common contaminant of wheat, and aflatoxin B1 (AFB1), a known contaminant of rice, using biomarkers of exposure. Wheat (n = 195) and rice (n = 62) samples were analyzed for AFB1 and DON levels, and the corresponding urinary biomarkers were analyzed in urine samples from a rural population (n = 264, aged 4–80 years, male 58%) using ultra-sensitive liquid chromatography–tandem mass spectrometry. AFB1 was detected in 66% of rice (5.04 ± 11.94 µg/kg) and 3% of wheat samples. AFM1 (hydroxylated form of AFB1) was detected in 69% of urine samples, mean 0.023 ± 0.048 ng/mL and DON was detected in 20% of urine samples, mean 0.170 ± 0.129 ng/mL. The maximum probable daily intake for DON derived from the urinary biomarker was 59.8 ng/kg b.w./day, which is below the Joint Food and Agriculture Organization/World Health Organization Expert Committee on Food Additives’ tolerable daily intake (1000 ng/kg b.w./day). However, for aflatoxin, the derived margin of exposure (MoE) of (13.2) was well below the safe MoE (10,000) suggested by the European Food Safety Authority. The calculated aflatoxin-associated cancer risk of 0.514/105 individuals/year suggests that measures should be taken to reduce the AFB1 contamination in food, particularly rice, in Pakistan
