Fabrication and high temperature characteristics of ion-implanted GaAs bipolar transistors and ring-oscillators
Ion implantation techniques that permit the reproducible fabrication of bipolar GaAs integrated circuits are studied. A 15 stage ring oscillator and discrete transistor were characterized between 25 and 400 C. The current gain of the transistor was found to increase slightly with temperature. The diode leakage currents increase with an activation energy of approximately 1 eV and dominate the transistor leakage current 1 sub CEO above 200 C. Present devices fail catastrophically at about 400 C because of Au-metallization
Non-Fermi liquid states in the pressurized system: two critical points
In the archetypal strongly correlated electron superconductor CeCuSi
and its Ge-substituted alloys CeCu(SiGe) two quantum
phase transitions -- one magnetic and one of so far unknown origin -- can be
crossed as a function of pressure \cite{Yuan 2003a}. We examine the associated
anomalous normal state by detailed measurements of the low temperature
resistivity () power law exponent . At the lower critical point
(at , ) depends strongly on Ge
concentration and thereby on disorder level, consistent with a
Hlubina-Rice-Rosch scenario of critical scattering off antiferromagnetic
fluctuations. By contrast, is independent of at the upper quantum
phase transition (at , ), suggesting critical
scattering from local or Q=0 modes, in agreement with a density/valence

Coexistence of full which-path information and interference in Wheelers delayed choice experiment with photons
We present a computer simulation model that is a one-to-one copy of an
experimental realization of Wheeler's delayed choice experiment that employs a
single photon source and a Mach-Zehnder interferometer composed of a 50/50
input beam splitter and a variable output beam splitter with adjustable
reflection coefficient (V. Jacques {\sl et al.}, Phys. Rev. Lett. 100,
220402 (2008)). For , experimentally measured values of the
interference visibility and the path distinguishability , a parameter
quantifying the which-path information WPI, are found to fulfill the
complementary relation , thereby allowing to obtain partial WPI
while keeping interference with limited visibility. The simulation model that
is solely based on experimental facts, that satisfies Einstein's criterion of
local causality and that does not rely on any concept of quantum theory or of
probability theory, reproduces quantitatively the averages calculated from
quantum theory. Our results prove that it is possible to give a particle-only
description of the experiment, that one can have full WPI even if D=0, V=1 and
therefore that the relation cannot be regarded as quantifying

The magnetoresistance and Hall effect in CeFeAsO: a high magnetic field study
The longitudinal electrical resistivity and the transverse Hall resistivity
of CeFeAsO are simultaneously measured up to a magnetic field of 45T using the
facilities of pulsed magnetic field at Los Alamos. Distinct behaviour is
observed in both the magnetoresistance Rxx({\mu}0H) and the Hall resistance
Rxy({\mu}0H) while crossing the structural phase transition at Ts \approx 150K.
At temperatures above Ts, little magnetoresistance is observed and the Hall
resistivity follows linear field dependence. Upon cooling down the system below
Ts, large magnetoresistance develops and the Hall resistivity deviates from the
linear field dependence. Furthermore, we found that the transition at Ts is
extremely robust against the external magnetic field. We argue that the
magnetic state in CeFeAsO is unlikely a conventional type of spin-density-wave

Coexistence and competition of multiple charge-density-wave orders in rare-earth tri-telluride RTe3
The occurrences of collective quantum states, such as superconductivity (SC)
and charge- or spin-densitywaves (CDWs or SDWs), are among the most fascinating
phenomena in solids. To date much effort has been made to explore the interplay
between different orders, yet little is known about the relationship of
multiple orders of the same type. Here we report optical spectroscopy study on
CDWs in the rare-earth tri-telluride compounds RTe3 (R = rare earth elements).
Besides the prior reported two CDW orders, the study reveals unexpectedly the
presence of a third CDW order in the series which evolves systematically with
the size of R element. With increased chemical pressure, the first and third
CDW orders are both substantially suppressed and compete with the second one by
depleting the low energy spectral weight. A complete phase diagram for the
