    A New Technique to Extract the Gate Bias Dependent S/D Series Resistance of Sub-100nm MOSFETs

    International audienceIn this study, a new technique to extract the S/D series resistance (Rsd) from the total resistance versus transconductance gain plot Rtot(1/beta) is proposed. The technique only requires the measurement of Id(Vgs)|Vgt and beta, allowing fast and statistical analysis in an industrial context. Unlike the usual Rtot(L)-based techniques, it has the advantage of being insensitive to the channel length and mobility variations and finally enables to extract very accurate values for Rsd(Vgs) and the effective mobility reduction factor mueff(Vgt)/mueff(0)

    Effective field and universal mobility in high-k metal gate UTBB-FDSOI devices

    session 1: parameter extractionInternational audienceThis paper aims at reviewing experimental and theoretical behaviors of universal mobility in high-k metal gate UTBB-FDSOI devices. Based on split-CV mobility measurements, the parameter η, characterizing the effective field, has been extracted for a large range of back voltages and temperatures in devices with various equivalent oxide thicknesses. We demonstrated that a nearly universal trend for the mobility with respect to the effective field can be obtained in the front inversion regime but is difficult to obtain in the back channel inversion regime.     Frequency converter based on nanoscale MgO magnetic tunnel junctions

    We observe both dc voltage rectification and frequency conversion that occur when a reference microwave current is injected to a MgO based magnetic tunnel junction (MTJ). The rectification that is spin-transfer torque dependent is observed when the frequency of the input microwave current coincides with the resonance frequency of the magnetization of the active layer. In addition, we demonstrate that frequency conversion is the result of amplitude modulation between the reference signal and the resistance of the MTJ that is fluctuating at the resonance frequency of the magnetization of the active layer.Comment: 9 pages, 2 figure

    Dans le cadre de l'initiative pour les récifs coralliens du Pacifique sud (CRISP), le WWF-France a souhaité développer un projet pour la protection des récifs et des lagons néo-calédoniens. L'atelier, qui s'est déroulé les 10 et 11 août à Nouméa, avait pour objectif de rassembler les scientifiques et les experts du lagon néocalédonien pour identifier, sur la base de leur connaissance experte, les zones les plus remarquables du lagon (richesse, endémisme, originalité des faunes et flores, espèces emblématiques, zones d'intérêt fonctionnel) sur lesquelles doivent porter en priorité les efforts de conservation. Il a permis d'identifier 20 aires prioritaires pour la conservation, parmi lesquelles 6 ont un intérêt mondial, 4 ont un intérêt sur le plan régional, les autres ayant un intérêt local
