    Defect study of GaInP/GaAs based heterojunction bipolar transistor emitter layer

    Defects in the emitter region of Ga0.51In0.49P/GaAs heterojunction bipolar transistors (HBTs) were investigated by means of deep-level transient spectroscopy. Both annealed (635 degreesC, 5 min) and as grown metalorganic chemical vapor deposition epitaxial wafers were investigated in this study, with an electron trap observed in the HBT emitter space-charge region from both wafers. The deep-level activation energy was determined to be 0.87+/-0.05 eV below the conduction band, the capture cross section 3x10(-14) cm(2) and the defect density of the order of 10(14) cm(-3). This defect was also found to be localized at the emitter-base interface

    Conductance fluctuations have been studied in a soft wall stadium and a Sinai billiard defined by electrostatic gates on a high mobility semiconductor heterojunction. These reproducible magnetoconductance fluctuations are found to be fractal confirming recent theoretical predictions of quantum signatures in classically mixed (regular and chaotic) systems. The fractal character of the fluctuations provides direct evidence for a hierarchical phase space structure at the boundary between regular and chaotic motion.Comment: 4 pages, 4 figures, data on Sinai geometry added to Fig.1, minor change

    Genetic diversity and taxonomic aspects of wild carrot in France

    If in France, genetic resources of cultivated carrot are well studied and preserved, the wild compartment of the species remains unknown and underutilized, while there are many populations of wild carrot on the French territory. Several collecting missions were undertaken from 2009 to 2013 to identify and collect populations, particularly in coastal areas, in continental France and Corsica. More than a hundred populations were collected, with a good distribution throughout the territory, and eleven taxa were identified. The status of these taxa is variable, with some very common and others underrepresented or specific to a given area. Morphological and molecular studies are developed in order to improve the knowledge of taxonomy and diversity. The study conducted with microsatellite markers showed a high genetic diversity at the intra-and inter-populations levels. The overall results show that the Mediterranean coast and Corsica exhibit a particularly high diversity. The work confirms the specific interest of some populations and the taxonomic separation into 2 subgroups carota and gummifer in Daucus carota L. This study will allow developing a strategy for management of genetic resources and their valorisation in breeding

    Heat treatment significantly increases the sharpness of silcrete stone tools

    Humans were regularly heat-treating stone tool raw materials as early as 130,000 years ago. The late Middle Stone Age (MSA) and Late Stone Age (LSA) of South Africa's Western Cape region provides some of the earliest and most pervasive archaeological evidence for this behaviour. While archaeologists are beginning to understand the flaking implications of raw material heat treatment, its potential functional benefits remain unanswered. Using silcrete from the Western Cape region, we investigate the impact of heat treatment on stone tool cutting performance. We quantify the sharpness of silcrete in its natural, unheated form, before comparing it with silcrete heated in three different conditions. Results show that heat-treated silcrete can be significantly sharper than unheated alternatives, with cutting forces halving and energy requirements reducing by approximately two-thirds. The data suggest that silcrete may have been heat treated during the South African MSA and LSA to increase the sharpness and performance of stone cutting edges. This early example of material engineering has implications for understanding Stone Age populations’ technological capabilities, inventiveness and raw material choices. We predict that heat-treatment behaviours in other prehistoric and ethnographic contexts may also be linked to increases in edge sharpness and concerns about functional performance

    High expression of gabarapl1 is associated with a better outcome for patients with lymph node-positive breast cancer

    International audienceBACKGROUND: This study evaluates the relation of the early oestrogen-regulated gene gabarapl1 to cellular growth and its prognostic significance in breast adenocarcinoma. METHODS: First, the relation between GABARAPL1 expression and MCF-7 growth rate was analysed. Thereafter, by performing macroarray and reverse transcriptase quantitative-polymerase chain reaction (RT-qPCR) experiments, gabarapl1 expression was quantified in several histological breast tumour types and in a retrospective cohort of 265 breast cancers. RESULTS: GABARAPL1 overexpression inhibited MCF-7 growth rate and gabarapl1 expression was downregulated in breast tumours. Gabarapl1 mRNA levels were found to be significantly lower in tumours presenting a high histological grade, with a lymph node-positive (pN+) and oestrogen and/or progesterone receptor-negative status. In univariate analysis, high gabarapl1 levels were associated with a lower risk of metastasis in all patients (hazard ratio (HR) 4.96), as well as in pN+ patients (HR 14.96). In multivariate analysis, gabarapl1 expression remained significant in all patients (HR 3.63), as well as in pN+ patients (HR 5.65). In univariate or multivariate analysis, gabarapl1 expression did not disclose any difference in metastasis risk in lymph node-negative patients. CONCLUSIONS: Our data show for the first time that the level of gabarapl1 mRNA expression in breast tumours is a good indicator of the risk of recurrence, specifically in pN+ patients
