New technological possibilities to prepare InP epitaxial layers, as well as ohmic and barrier contacts to them, and the properties of microwave diodes made on their basis

A novel technological approach to fabrication of n-InP autoepitaxial films LPE-grown on porous n⁺-InP substrates, as well as ohmic and barrier contacts to them using (quasi)amorphous TiBx interstitial phases, is proposed. We demonstrate the advantages of TiBx−n-n⁺-n⁺⁺-InP Schottky-barrier diodes made on porous substrates over those made on the standard rigid substrates, as well as the possibility to make Gunn diodes (intended for the 120−150 GHz frequency range) on the InP epitaxial structures grown on porous substrates

Porous nanostructured InP: technology, properties, application

We prepared porous InP (100) substrates with a nanostructured surface relief on which InP epitaxial films were grown. The structure, morphological, and photoluminescence properties of nanostructured substrates and InP epilayers grown on them were studied. These InP epilayers grown on the porous and standard InP substrates were used to make microwave diodes. We showed the advantages of the diodes made on the porous substrates (over those made on the standard ones) caused by higher structural perfection of the InP epilayers grown on the porous substrates

MODERN DATA ON PAPILLOMA VIRUS INFECTION, AND OPPORTUNITIES OF ITS PROPHYLAXIS

This article analyzes questions of quadrivalent vaccine Gardasil use for the protection of human papilloma virus (HPV) type 6, 11, 16, and 18, responsible to 70% of carcinoma of uterine cervix cases, and 90% of anogenital condylomas. The results of wide ranging trials show that vaccine is effective in almost 100% of cases for the prevention of pre oncological intraepithelial dysplasia of uterine cervix, vulva, and vagina, anogenital condylomas, caused by vaccine types of HPV. Studies describe vaccine's high immunogenicity and safety. The vaccine was included in immunizations schedule in many countries. Tuning of optic and electron properties of laser heterostructures by ultrasonic strain

Frequency modulation of diode lasers is the basis of the most of interferometric measurement systems. A new approach to the problem of the frequency tuning of diode laser radiation is presented in our paper. It consists in action of the alternate strain, stipulated by ultrasonic (both bulk and surface) waves, on an active region of a laser diode. The interaction models are offered and the theoretical analysis of the obtained experimental data has been carried out

New molecular complexes of fullerenes C-60 and C-70 with tetraphenylporphyrins M(tpp) , in which M = H-2, Mn, Co, Cu, Zn, and FeCl

New molecular complexes of fullerenes C-60 and C-70 with tetraphenyl-porphyrins [M(tpp)] in which M = H-2, Mn-II, Co-II, Cu-II, Zn-II and (FeCl)-Cl-III, have been synthesised. Crystal structures of two C-60 complexes with H2TPP, which differ only in the number of benzene solvated molecules, and C-60 and C-70 complexes with [Cu(tpp)] have been studied. The fullerene molecules form a honeycomb motif in H2TPP . 2C(60). 3C(6)H(6), puckcred graphite-like layers in H2TPP . 2C(60). 4C(6)H(6), zigzag chains in [Cu(tpp)].C-70.1.5C(7)H(8).0.5C(2)HCl(3) and columns in [Cu(tpp)](2).C-60. H2TPP has van der Waals contacts with C-60 through nitrogen atoms and phenyl groups. Copper atoms of the [Cu(tpp)l molecules are weakly coordinated with C- 70, but form no shortened contacts with C-60. The formation of molecular complexes with fullerenes affects the ESR spectra of [M(tpp)] (M = Mn, Co and Cu). [Mn(tpp)] in the complex with C- 70 lowers its spin state from S = 5/2 to S = 1/2, whereas [Co(tpp)] and [Cu(tpp)] change the constants of hyperfine interaction. ESR, IR, UV-visible and X-ray photoelectron spectroscopic data show no noticeable charge transfer from the porphyrinate to the fullerene molecules
