TiB_2 and ZrB_2 diffusion barriers in GaAs Ohmic contact technology

The transition metal diboride compounds, ZrB_2 and TiB_2, interposed between Ni/Ge/Au Ohmic contact metallization on n‐type GaAs wafers and an overlying thick Au contact layer, have been investigated to evaluate their effectiveness in stabilizing the Ohmic contact by limiting the in‐diffusion of Au. All of the metal layers were e‐beam deposited except the ZrB_2 which was rf‐diode sputtered. The barrier layer thicknesses were 50 and 100 nm for the TiB_2 and the ZrB_2, respectively. Postdeposition alloying of the contacts was performed at 400, 425, or 450 °C. Auger electron spectroscopy depth profiling of the resultant Ohmic contacts demonstrates that the barrier layers effectively preclude penetration of Au to the Ohmic contact structure. Specific contact resistivities for such contacts are in the low 10^(−7) Ω cm^2 range; although some degradation of the contact resistivity is observed after long term annealing, the values of resistivities do not exceed 1.5×10^(−6) Ω cm^2 after 92 h at 350 °C

Drag reductions obtained by modifying a box-shaped ground vehicle

A box-shaped ground vehicle was used to simulate the aerodynamic drag of high volume transports, that is, delivery vans, trucks, or motor homes. The coast-down technique was used to define the drag of the original vehicle, having all square corners, and several modifications of the vehicle. Test velocities ranged up to 65 miles per hour, which provided maximum Reynolds numbers of 1 times 10 to the 7th power based on vehicle length. One combination of modifications produced a reduction in aerodynamic drag of 61 percent as compared with the original square-cornered vehicle

Agents Play Mix-game

In mix-game which is an extension of minority game, there are two groups of agents; group1 plays the majority game, but the group2 plays the minority game. This paper studies the change of the average winnings of agents and volatilities vs. the change of mixture of agents in mix-game model. It finds that the correlations between the average winnings of agents and the mean of local volatilities are different with different combinations of agent memory length when the proportion of agents in group 1 increases. This study result suggests that memory length of agents in group1 be smaller than that of agent in group2 when mix-game model is used to simulate the financial markets.Comment: 8 pages, 6 figures, 3 table

Patterns in high-frequency FX data: Discovery of 12 empirical scaling laws

We have discovered 12 independent new empirical scaling laws in foreign exchange data-series that hold for close to three orders of magnitude and across 13 currency exchange rates. Our statistical analysis crucially depends on an event-based approach that measures the relationship between different types of events. The scaling laws give an accurate estimation of the length of the price-curve coastline, which turns out to be surprisingly long. A Light Calibration System for the ProtoDUNE-DP Detector

A LED-based fiber calibration system for the ProtoDUNE-Dual Phase (DP) photon detection system (PDS) has been designed and validated. ProtoDUNE-DP is a 6x6x6 m3 liquid argon time-projection-chamber currently being installed at the Neutrino Platform at CERN. The PDS is based on 36 8-inch photomultiplier tubes (PMTs) and will allow triggering on cosmic rays. The system serves as prototype for the PDS of the final DUNE DP far detector in which the PDS also has the function to allow the 3D event reconstruction on non-beam physics. For this purpose an equalized PMT response is desirable to allow using the same threshold definition for all PMT groups, simplifying the determination of the trigger efficiency. The light calibration system described in this paper is developed to provide this and to monitor the PMT performance in-situ.Comment: 15 pages, 5 figure

Thermochronological Evidence for Late Proterozoic (Vendian) Cooling in Southwest Wedel Jarlsberg Land, Spitsbergen

Two Proterozoic terranes with different metamorphic histories are distinguished from geological mapping in southwestern Wedel Jarlsberg Land: a northern greenschist facies terrane and a southern amphibolite facies terrane which has been overprinted by greenschist facies metamorphism. To better characterize the tectonothermal history of these terranes we have obtained new Ar-40/Ar-39 mineral dates from this area. A muscovite separate from the northern terrane yielded a Caledonian plateau age of 432 +/- 7 Ma. The southern terrane yielded significantly older Ar-40/Ar-39 ages with three muscovite plateau dates of 584 +/- 14 Ma, 575 +/- 15 Ma, and 459 +/- 9 Ma, a 484 +/- 5 Ma biotite plateau date, and a 616 +/- 17 Ma hornblende plateau date. The oldest thermochronological dates are over 300 Ma younger than the age of amphibolite facies metamorphism and therefore probably do not represent uplift-related cooling. Instead, the Vendian dates correlate well with a regionally widespread magmatic and metamorphic/thermal resetting event recognized within Caledonian complexes of northwestern Spitsbergen and Nordaustlandet. The apparent Ordovician dates are interpreted to represent partial resetting, suggesting that late Caledonian greenschist facies overprinting of the southern terrane was of variable intensity
