Bunches of misfit dislocations on the onset of relaxation of SiGe/Si(001) epitaxial films revealed by high-resolution x-ray diffraction
The experimental x-ray diffraction patterns of a SiGe/Si(001)
epitaxial film with a low density of misfit dislocations are modeled by the
Monte Carlo method. It is shown that an inhomogeneous distribution of
60 dislocations with dislocations arranged in bunches is needed to
explain the experiment correctly. As a result of the dislocation bunching, the
positions of the x-ray diffraction peaks do not correspond to the average
dislocation density but reveal less than a half of the actual relaxation
Environmental influences on the stable carbon isotopic composition of Devonian and Early Carboniferous land plants
Systematic analysis of the stable carbon isotopic composition of fossil land plants (δ13Cp) has the potential to offer new insights regarding paleoclimate variation and plant-environment interactions in early terrestrial ecosystems. δ13Cp was measured for 190 fossil plant specimens belonging to 10 genera of Early to Late Devonian age (Archaeopteris, Drepanophycus, Haskinsia, Leclercqia, Pertica, Psilophyton, Rhacophyton, Sawdonia, Tetraxylopteris, and Wattieza) and 2 genera of Early Carboniferous age (Genselia and Rhodeopteridium) collected from sites located mainly in the Appalachian Basin (22–30°S paleolatitude). For the full carbon-isotopic dataset (n = 309), δ13Cp ranges from −20.3‰ to −30.5‰ with a mean of −25.5‰, similar to values for modern C3 land plants. In addition to a secular trend, δ13Cp exhibits both intra- and intergeneric variation. Intrageneric variation is expressed as a small (mean 0.45‰) 13C-enrichment of leaves and spines relative to stems that may reflect differential compound-specific compositions. Intergeneric variation is expressed as a much larger (to ~5‰) spread in the mean δ13Cp values of coeval plant genera that was probably controlled by taxon-specific habitat preferences and local environmental humidity. Among Early Devonian taxa, Sawdonia yielded the most 13C-depleted values (−27.1 ± 1.7‰), reflecting lower water-use efficiency that was probably related to growth in wetter habitats, and Leclercqia, Haskinsia, and Psilophyton yielded the most 13C-enriched values (−23.0 ± 1.6‰, −22.3 ± 1.3‰, and −24.8 ± 1.6‰, respectively), reflecting higher water-use efficiency probably related to growth in drier habitats
Record Maximum Oscillation Frequency in C-face Epitaxial Graphene Transistors
The maximum oscillation frequency (fmax) quantifies the practical upper bound
for useful circuit operation. We report here an fmax of 70 GHz in transistors
using epitaxial graphene grown on the C-face of SiC. This is a significant
improvement over Si-face epitaxial graphene used in the prior high frequency
transistor studies, exemplifying the superior electronics potential of C-face
epitaxial graphene. Careful transistor design using a high {\kappa} dielectric
T-gate and self-aligned contacts, further contributed to the record-breaking
fmax

Radiation hardness studies of a 130 nm Silicon Germanium BiCMOS technology with a dedicated ASIC
We present the radiation hardness studies on the bipolar devices of the 130 nm 8WL Silicon Germanium (SiGe) BiCMOS technology from IBM. This technology has been proposed as one of the candidates for the Front-End (FE) readout chip of the upgraded Inner Detector (ID) and the Liquid Argon Calorimeter (LAr) of the ATLAS Upgrade experiment. After neutron irradiations, devices remain at acceptable performances at the maximum radiation levels expected in the Si tracker and LAr calorimeter
Evidence for a Causal Role for \u3ci\u3eEscherichia coli\u3c/i\u3e Strains Identified as Adherent-Invasive (AIEC) in Intestinal Inflammation
Enrichment of adherent-invasive Escherichia coli (AIEC) has been consistently detected in subsets of inflammatory bowel disease (IBD) patients. Although some AIEC strains cause colitis in animal models, these studies did not systematically compare AIEC with non-AIEC strains, and causal links between AIEC and disease are still disputed. Specifically, it remains unclear whether AIEC shows enhanced pathogenicity compared to that of commensal E. coli found in the same ecological microhabitat and if the in vitro phenotypes used to classify strains as AIEC are pathologically relevant. Here, we utilized in vitro phenotyping and a murine model of intestinal inflammation to systematically compare strains identified as AIEC with those identified as non-AIEC and relate AIEC phenotypes to pathogenicity. Strains identified as AIEC caused, on average, more severe intestinal inflammation. Intracellular survival/replication phenotypes routinely used to classify AIEC positively correlated with disease, while adherence to epithelial cells and tumor necrosis factor alpha production by macrophages did not. This knowledge was then applied to design and test a strategy to prevent inflammation by selecting E. coli strains that adhered to epithelial cells but poorly survived/replicated intracellularly. Two E. coli strains that ameliorated AIEC-mediated disease were subsequently identified. In summary, our results show a relationship between intracellular survival/replication in E. coli and pathology in murine colitis, suggesting that strains possessing these phenotypes might not only become enriched in human IBD but also contribute to disease. We provide new evidence that specific AIEC phenotypes are pathologically relevant and proof of principle that such mechanistic information can be therapeutically exploited to alleviate intestinal inflammation

Simulation of SRAM SEU Sensitivity at Reduced Operating Temperatures
A new NanoTCAD-to-Spectre interface is applied to perform mixed-mode SEU simulations of an SRAM cell. Results using newly calibrated TCAD cold temperature substrate mobility models, and BSIM3 compact models extracted explicitly for the cold temperature designs, indicate a 33% reduction in SEU threshold for the range of temperatures simulated
