    Electron – phonon interaction in multiple channel GaN based HFETs: Heat management optimization

    New power applications for managing increasingly higher power levels require that more heat be removed from the power transistor channel. Conventional treatments for heat dissipation do not take into account the conversion of excess electron energy into longitudinal optical (LO) phonons, whose associated heat is stored in the channel unless such LO phonons decay into longitudinal acoustic (LA) phonons via a Ridley path. A two dimensional electron gas (2DEG) density of ~5×1012cm-2 in the channel results in a strong plasmon–LO phonon coupling (resonance) and a minimum LO phonon lifetime is experimentally observed, implying fast heat removal from the channel. Therefore, it is desirable to shift the resonance condition to higher 2DEG densities, and thereby higher power levels. The more convenient way to attain the latter is by widening the 2DEG density profile via heterostructure engineering, i.e. by using multiple channel heterostructures. A single channel heterostructure (GaN/AlN/AlGaN), a basic heterostructure used to obtain a 2DEG, exhibits a resonance condition at low 2DEG densities (~0.65×1012 cm-2). Successful widening of the 2DEG density xv profile was predicted by simulation results for two types of multiple (Al)GaN channel heterostructures, i.e. coupled channel GaN/AlN/GaN/AlN/AlGaN and dual channel GaN/AlGaN/AlN/AlGaN. Because of a reduction of carrier confinement, it is experimentally observed that control of the channel is moderate in the case of dual channel heterostructures. On the other hand, carrier confinement provides a better control of the channel in coupled channel heterostructures. Furthermore, unlike in a dual channel heterostructure, alloy scattering does not affect carrier transport properties, which results in a higher cut-off frequency. It was found experimentally that the coupled channel heterostructure successfully reaches resonance condition at a 2DEG density that is 23% higher than in a single channel heterostructure. Multiple channel heterostructures therefore provide a convenient way to shift the plasmon-LO phonon resonance to higher 2DEG densities. However, in our grown heterostructures, high power levels under optimal channel working conditions and minimum heat accumulation, all desirable benefits for the development of high power transistors, were only observed in coupled channel heterostructures

    Thermodynamics of the classical spin-ice model with nearest neighbour interactions using the Wang-Landau algorithm

    In this article we study the classical nearest-neighbour spin-ice model (nnSI) by means of Monte Carlo simulations, using the Wang-Landau algorithm. The nnSI describes several of the salient features of the spin-ice materials. Despite its simplicity it exhibits a remarkably rich behaviour. The model has been studied using a variety of techniques, thus it serves as an ideal benchmark to test the capabilities of the Wang Landau algorithm in magnetically frustrated systems. We study in detail the residual entropy of the nnSI and, by introducing an applied magnetic field in two different crystallographic directions ([111] and [100],) we explore the physics of the kagome-ice phase, the transition to full polarisation, and the three dimensional Kasteleyn transition. In the latter case, we discuss how additional constraints can be added to the Hamiltonian, by taking into account a selective choice of states in the partition function and, then, show how this choice leads to the realization of the ideal Kasteleyn transition in the system.Comment: 9 pages, 9 figure

    Exposure to selected pathogens in Geoffroy's cats and domestic carnivores from central Argentina

    Wild carnivores share a high percentage of parasites and viruses with closely related domestic carnivores. Because of increased overlap and potential contact with domestic species, we conducted a retrospective serosurvey for 11 common carnivore pathogens in 40 Geoffroy's cats (Leopardus geoffroyi) sampled between 2000 and 2008 within or near two protected areas in central Argentina (Lihué Calel National Park, La Pampa, and Campos del Tuyú National Park, Buenos Aires), as well as five domestic cats and 11 domestic dogs from cattle ranches adjacent to Lihué Calel Park. Geoffroy's cats had detectable antibody to canine distemper virus (CDV), feline calicivirus (FCV), feline coronavirus, feline panleukopenia virus (FPV), Toxoplasma gondii, Leptospira interrogans (serovars Ictero/Icter and Ballum), and Dirofilaria immitis. None of the wild cats had antibodies to feline herpesvirus, feline immunodeficiency virus (FIV), feline leukemia virus, or rabies virus. Domestic dogs had antibodies to CDV, canine adenovirus, canine herpesvirus, and canine parvovirus. Antibodies to FPV, FCV, FIV, and T. gondii were found in domestic cats.We provide the first data on exposure of free-ranging Geoffroy's cats to pathogens at two sites within the core area of the species distribution range, including the first report of antibodies to CDV in this species.     El presente escrito corresponde a un proyecto de investigación que se genera a partir de la propuesta de los diseños curriculares de educación física para el nivel secundario del sistema educativo de la provincia de Córdoba (vigentes desde el año 2011) que establecen que la educación física, debe superar la propuesta de enseñanza que prioriza los deportes en conjunto y recuperar como contenido escolar los saberes adquiridos por las culturas juveniles fuera del ámbito escolar.     Facies analysis and stratigraphic assignment of Middle Jurassic unnamed fluvial deposits in the Southern Mendoza Neuquén Basin

    Se realizaron estudios sedimentológico-estratigráficos en los depósitos fluviales innominados del Jurásico Medio de la Cuenca Neuquina surmendocina, que afloran en el anticlinal de Malargüe y Bardas Blancas. En el primero de ellos se reconocieron facies de sistemas fluviales entrelazados gravo-arenosos que se apilan en tres secuencias depositacionales mostrando un decrecimiento paulatino en el espacio de acomodación, en tanto que en el segundo se reconocieron facies de sistemas fluviales anastomosados que se agrupan en dos secuencias depositacionales con un incremento progresivo del espacio de acomodación. En el anticlinal de Malargüe las relaciones estratigráficas y el patrón de apilamiento sugiere la asignación de estos depósitos al Bajociano tardío-Bathoniano y su correlación con la Formación Lajas, por lo que se propone la denominación de Formación Puesto Pacheco nov. nom., con su estratotipo en la sección del arroyo Loncoche. En el área de Bardas Blancas la presencia de clastos de calizas y fragmentos de ostras en la base de la unidad permitiría establecer que los depósitos fluviales se habrían depositado con posterioridad a la discordancia Intracaloviana. En este sector se le asigna una edad Caloviana media - tardía y se los asigna a la Formación Lotena.Stratigraphic-sedimentological studies were performed on Middle Jurassic unnamed fluvial deposits of the Southern Mendoza Neuquén Basin, cropping out in the Malargüe anticline and Bardas Blancas. In the first area we recognized braided fluvial systems facies stacked in three depositional sequences showing a gradual decrease in the accommodation space, whereas in the second we recognized anastomosing fluvial systems facies grouped into two depositional sequences with a progressive increase in the accommodation space. Stratigraphic relationships and stacking pattern in the Malargüe anticline suggests the assignment of this unit to the late Bajocian-Bathonian and its correlation with the Lajas Formation, so the name of Puesto Pacheco Formation nov. nom. is proposed, with its stratotype in the Loncoche creek section. In the Bardas Blancas area the presence of limestone clasts and oysters fragments at the base of the unit, would establish that unnamed fluvial deposits would have been deposited after the Intracallovian unconformity.
