    Improved I-V characteristics of SiC MOSFETs by TCE thermal gate oxidation

    The effects of TCE (trichloroethylene) thermal gate oxidation on the electrical characteristics of SiC MOSFETs are investigated. It is found that TCE thermal gate oxidation can improve the I d-V d characteristics, increase the field-effect mobility, and reduce the threshold voltage and sub-threshold slope of the devices. The better device characteristics are believed to be attributed to the TCE-induced reductions of charges in the gate oxide and traps at the SiO/SiO 2 interface, and also to the gettering of charged impurities and reduction of physical defects by the chlorine incorporated in the gate oxide.     Kinetics of thermal oxidation of 6H silicon carbide in oxygen plus trichloroethylene

    In this work, the behaviors of the trichloroethylene (TCE) thermal oxidation of 6H silicon carbide (SiC) are investigated. The oxide growth of 6H SiC under different TCE concentrations (ratios of TCE to O2) follows the linear-parabolic oxidation law derived for silicon oxidation by Deal and Grove, J. Appl. Phys., 36 (1965). The oxidation rate with TCE is much higher than that without TCE and strongly depends on the TCE ratio in addition to oxidation temperature and oxidation time. The increase in oxidation rate induced by TCE is between 2.7 and 67% for a TCE ratio of 0.001-0.2 and a temperature of 1000-1150Ā°C. Generally, the oxidation rate increases quickly with the TCE ratio for a TCE ratio less than 0.05 and then gradually saturates for a ratio larger than 0.05. The activation energy EB/A of the TCE oxidation for the TCE ratio range of 0.001-0.2 is 1.04-1.05 eV, which is a little larger than the 1.02 eV of dry oxidation. A two-step model for the TCE oxidation is also proposed to explain the experimental results. The model points out that in the SiC oxidation with TCE, the products (H2O and Cl2) of the reaction between TCE and O2 can speed up the oxidation, and hence, the oxidation rate is highly sensitive to the TCE ratio.     Inertial Sensor Estimation of Initial and Terminal Contact during In-Field Running.

    Given the popularity of running-based sports and the rapid development of Micro-electromechanical systems (MEMS), portable wireless sensors can provide in-field monitoring and analysis of running gait parameters during exercise. This paper proposed an intelligent analysis system from wireless micro-Inertial Measurement Unit (IMU) data to estimate contact time (CT) and flight time (FT) during running based on gyroscope and accelerometer sensors in a single location (ankle). Furthermore, a pre-processing system that detected the running period was introduced to analyse and enhance CT and FT detection accuracy and reduce noise. Results showed pre-processing successfully detected the designated running periods to remove noise of non-running periods. Furthermore, accelerometer and gyroscope algorithms showed good consistency within 95% confidence interval, and average absolute error of 31.53 ms and 24.77 ms, respectively. In turn, the combined system obtained a consistency of 84-100% agreement within tolerance values of 50 ms and 30 ms, respectively. Interestingly, both accuracy and consistency showed a decreasing trend as speed increased (36% at high-speed fore-foot strike). Successful CT and FT detection and output validation with consistency checking algorithms make in-field measurement of running gait possible using ankle-worn IMU sensors. Accordingly, accurate IMU-based gait analysis from gyroscope and accelerometer information can inform future research on in-field gait analysis

    Heme oxygenase-1 enhances renal mitochondrial transport carriers and cytochrome C oxidase activity in experimental diabetes

    Up-regulation of heme oxygenase (HO-1) by either cobalt protoporphyrin (CoPP) or human gene transfer improves vascular and renal function by several mechanisms, including increases in antioxidant levels and decreases in reactive oxygen species (ROS) in vascular and renal tissue. The purpose of the present study was to determine the effect of HO-1 overexpression on mitochondrial transporters, cytochrome c oxidase, and anti-apoptotic proteins in diabetic rats (streptozotocin, (STZ)-induced type 1 diabetes). Renal mitochondrial carnitine, deoxynucleotide, and ADP/ATP carriers were significantly reduced in diabetic compared with nondiabetic rats (p<0.05). The citrate carrier was not significantly decreased in diabetic tissue. CoPP administration produced a robust increase in carnitine, citrate, deoxynucleotide, dicarboxylate, and ADP/ATP carriers and no significant change in oxoglutarate and aspartate/ glutamate carriers. The increase in mitochondrial carriers (MCs) was associated with a significant increase in cytochrome c oxidase activity. The administration of tin mesoporphyrin (SnMP), an inhibitor of HO-1 activity, prevented the restoration of MCs in diabetic rats. Human HO-1 cDNA transfer into diabetic rats increased both HO-1 protein and activity, and restored mitochondrial ADP/ ATP and deoxynucleotide carriers. The increase in HO-1 by CoPP administration was associated with a significant increase in the phosphorylation of AKT and levels of BcL-XL proteins. These observations in experimental diabetes suggest that the cytoprotective mechanism of HO-1 against oxidative stress involves an increase in the levels of MCs and anti-apoptotic proteins as well as in cytochrome c oxidase activity

    Ant colony optimization with immigrants schemes for the dynamic railway junction rescheduling problem with multiple delays

    Train rescheduling after a perturbation is a challenging task and is an important concern of the railway industry as delayed trains can lead to large fines, disgruntled customers and loss of revenue. Sometimes not just one delay but several unrelated delays can occur in a short space of time which makes the problem even more challenging. In addition, the problem is a dynamic one that changes over time for, as trains are waiting to be rescheduled at the junction, more timetabled trains will be arriving, which will change the nature of the problem. The aim of this research is to investigate the application of several different ant colony optimization (ACO) algorithms to the problem of a dynamic train delay scenario with multiple delays. The algorithms not only resequence the trains at the junction but also resequence the trains at the stations, which is considered to be a first step towards expanding the problem to consider a larger area of the railway network. The results show that, in this dynamic rescheduling problem, ACO algorithms with a memory cope with dynamic changes better than an ACO algorithm that uses only pheromone evaporation to remove redundant pheromone trails. In addition, it has been shown that if the ant solutions in memory become irreparably infeasible it is possible to replace them with elite immigrants, based on the best-so-far ant, and still obtain a good performance

    Confucian Principles: A Study of Chinese Americansā€™ Interpersonal Relationships in Selected Childrenā€™s Picturebooks

    [[abstract]]There has not been enough critical analysis of childrenā€™s literature by and about Chinese Americans, especially when compared to other minority groups in the United States. In particular, Chinese American historical books lack extensive analysis. It is important to reflect cultural accuracy in literature and to help children develop clear concepts of self and others by providing precise cultural and physical characteristics of people. While cultural authenticity allows children the opportunity to see a reflection of real experiences within a book instead of seeing stereotypes or misrepresentations, obtaining correct information about a certain time period can help children to see images of immigration accurately represented in literature. Using the Confucian delineation of interpersonal relationships as the major criterion of cultural authenticity, this article examines three currently available childrenā€™s picturebooks set in the historical period between 1848 and 1885. In addition to exploring how Chinese Americansā€™ interpersonal relationships are portrayed in these childrenā€™s historical books, this article argues for more proactive inclusion of the diversity in selection of picturebooks.[[notice]]č£œę­£å®Œ
