Carrier localization in InN/InGaN multiple-quantum wells with high In-content
We study the carrier localization in InN/In0.9Ga0.1N multiple-quantum-wells (MQWs) and bulk
InN by means of temperature-dependent photoluminescence and pump-probe measurements at
1.55 lm. The S-shaped thermal evolution of the emission energy of the InN film is attributed to
carrier localization at structural defects with an average localization energy of 12 meV. Carrier
localization is enhanced in the MQWs due to well/barrier thickness and ternary alloy composition fluctuations, leading to a localization energy above 35 meV and longer carrier relaxation time. Quantum transport signature of strain-induced scalar and pseudo-vector potentials in a crenellated hBN-graphene heterostructure
The sharp Dirac cone of the electronic dispersion confers to graphene a
remarkable sensitivity to strain. It is usually encoded in scalar and
pseudo-vector potentials, induced by the modification of hopping parameters,
which have given rise to new phenomena at the nanoscale such as giant
pseudomagnetic fields and valley polarization. Here, we unveil the effect of
these potentials on the quantum transport across a succession of strain-induced
barriers. We use high-mobility, hBN-encapsulated graphene, transferred over a
large (10x10 m) crenellated hBN substrate. We show the emergence of
a broad resistance ancillary peak at positive energy that arises from Klein
tunneling barriers induced by the tensile strain at the trench edges. Our
theoretical study, in quantitative agreement with experiment, highlights the
balanced contributions of strain-induced scalar and pseudo-vector potentials on
ballistic transport. Our results establish crenellated van der Waals
heterostructures as a promising platform for strain engineering in view of
applications and basic physics
Atomic Layer-controlled Nonlinear Terahertz Valleytronics in Dirac Semi-metal and Semiconductor PtSe2
Platinum diselenide (PtSe2) is a promising two-dimensional (2D) material for
the terahertz (THz) range as, unlike other transition metal dichalcogenides
(TMDs), its bandgap can be uniquely tuned from a semiconductor in the
near-infrared to a semimetal with the number of atomic layers. This gives the
material unique THz photonic properties that can be layer-engineered. Here, we
demonstrate that a controlled THz nonlinearity - tuned from monolayer to bulk
PtSe2 - can be realised in wafer size polycrystalline PtSe2 through the
generation of ultrafast photocurrents and the engineering of the bandstructure
valleys. This is combined with the PtSe2 layer interaction with the substrate
for a broken material centro-symmetry permitting a second order nonlinearity.
Further, we show layer-dependent circular dichroism, where the sign of the
ultrafast currents and hence the phase of the emitted THz pulse can be
controlled through the excitation of different bandstructure valleys. In
particular, we show that a semimetal has a strong dichroism that is absent in
the monolayer and few layer semiconducting limit. The microscopic origins of
this TMD bandstructure engineering is highlighted through detailed DFT
simulations and show that circular dichroism can be controlled when PtSe2
becomes a semimetal and when the K-valleys can be excited. As well as showing
that PtSe2 is a promising material for THz generation through layer controlled
optical nonlinearities, this work opens up new class of circular dichroism
materials beyond the monolayer limit that has been the case of traditional
TMDs, and impacting a range of domains from THz valleytronics, THz spintronics
to harmonic generation
High permittivity processed SrTiO3 for metamaterials applications at terahertz frequencies
High permittivity SrTiO3 for the realization of all-dielectric metamaterials operating at terahertz frequencies was fabricated. A comparison of different processing methods demonstrates that Spark Plasma Sintering is the most effective sintering process to yield high density ceramic with high permittivity. We compare this sintering process with two other processes. The fabricated samples are characterized in the low frequency and in the terahertz frequency ranges. Their relative permittivities are compared with that of a reference SrTiO3 single crystal. The permittivity of the sample fabricated by Spark Plasma Sintering is as high as that of the single crystal. The role of the signal-to-noise ratio in the measurements at terahertz frequency is detailed
Oscillations de Bloch et échelle de Wannier Stark dans des superréseaux semiconducteurs
Le champ électromagnétique térahertz (THz) se situe dans l'intervalle de fréquence entre l'infrarouge et les micro-ondes, à peu près entre 1 THz à 10 THz. Ce domaine est hautement souhaitable tant pour la recherche fondamentale que pour les applications. Pourtant des sources THz compacts et accordables ne sont pas encore disponibles. Depuis la première proposition en 1970, les superréseaux semiconducteurs, dans lequel deux couches semi-conductrices atomiques avec bande interdite différente sont disposés périodiquement, fournissent de nouvelles possibilités. De nouvelles techniques et de nouveaux dispositifs deviennent réalisables. Dans cette thèse, les oscillations de Bloch dans des mini-bandes électroniques d un superréseau polarise et la dispersion du gain associée sont utilisées pour réaliser une source THz compacte et accordable : l oscillateur de Bloch THz. Un premier ensemble de dispositifs utilisent des réseaux dopes spécifiquement conçus pour éviter la formation de domaine d accumulation de charges. Ces dispositifs utilisent une surface semi-isolante ou deux surfaces métalliques permettant un guidage par plasmon de surface. Cependant, malgré la réalisation de couplage par les bords ou par un réseau diffractant en surface et des mesures directes ou avec un interféromètre a transformation de Fourrier (FTIR), l électroluminescence a été observée dans le domaine térahertz, avec un gain qui n a pas pu etre relie aux oscillations de Bloch. Avec des superréseaux non dope, l'émission THz des oscillations de Bloch a été détectée par spectroscopie dans le domaine temporel. La dépendance de la fréquence d émission avec le champ électrique appliqué constitue une preuve directe des oscillations de Bloch. L échelle de Wannier Stark des trous sous pompage optique continu a aussi été observe dans les superréseaux non dopes. Avec l augmentation de la puissance de pompage optique, les pics du photocourant se décalent et leurs formes deviennent asymétriques. L évolution est attribue a l accumulation des porteurs photogénérés dans les deux couches encadrant le superréseau. En outre, pour une puissance de pompage élevée, la bistabilité du photocourant a été également observée.Terahertz (THz) electromagnetic field, which lies in the frequency gap between the infrared and microwave, roughly between 1 THz to 10 THz, is highly desirable for both fundamental research and application. Yet tuneable compact THz sources are still not available. On the other hand, ever since first proposed in 1970, semiconductor superlattice provides new playground for various new technique and devices of tremendous research and application interest. In this thesis, an innovative theme, relying on Bloch oscillations in a dc biased semiconductor superlattice, is explored to realize tunable compact THz source THz Bloch oscillator. For doped superlattice Bloch oscillator, we designed quantum cascade super-superlattice structure to realize Bloch oscillations whilst prohibit electrical domain formation. The designed structures were processed into various waveguide and grating devices for electroluminescence detection using Fourier transform infrared spectroscopy (FTIR). The Bloch gain of semi-insulating surface plasmon waveguide device was also measured using THz time domain spectroscopy. Even though the electroluminescence and gain at THz regime were observed, no direct evidence of Bloch emission was confirmed. For undoped superlattice, the THz emission from Bloch oscillations was observed by time domain spectroscopy. At last, the photocurrent corresponding to heavy hole and Wannier Stark Ladder (WSL) states transitions in undoped superlattice was studied. Under CW laser pumping, the photocurrent as function of the applied voltage showed multiple WSL peaks, which indicated laser induced and controllable negative differential conductance (NDC). Dispositifs opto-électroniques térahertz excités par des signaux optiques aux longueurs d'ondes télécoms
Le domaine des fréquences térahertz (THz) est défini usuellement entre 0,1 et 10 THz. Grâce à l'avènement des lasers impulsionnels femtosecondes dans les années 1990, des sources et des détecteurs optoélectroniques THz ont été développés. Ces dispositifs optoélectroniques THz utilisent essentiellement une couche active en GaAs à basse température de croissance. Ce matériau implique l'usage d'une longueur d'onde des faisceaux optiques d'excitation autour de 800 nm. Décaler la longueur d'onde des faisceaux optiques d'excitation vers les longueurs d'onde télécom où il existe un large choix de sources compactes et relativement peu onéreuses représente un enjeu majeur pour accompagner la diffusion des systèmes THz modernes. C'est ainsi que ce travail de thèse a d'abord été consacré à l'étude de propriétés optiques et électriques d'une structure constituée d'un super-réseau d'In0,509 Ga0,491 As / In0,509 Ga0,491 As1-x Nx. A la suite d'optimisations, le temps de vie de porteurs est réduit à des valeurs picosecondes. Nous avons également développé un système de spectroscopie THz dans le domaine temporel utilisant des impulsions optiques à 1550 nm. L'émission THz est réalisée à l'aide d'une antenne photoconductrice en In0,53 Ga0,47 As irradié par des ions et la détection THz exploite la modulation de phase d'un faisceau optique au sein d'un cristal électro-optique de DAST. Ce système présente des composantes spectrales jusqu'à 5 THz avec une dynamique maximale de 40 dB. Enfin, nous avons démontré la transcription d'une modulation GHz d'une porteuse optique télécom vers une porteuse THz, premier pas vers la réalisation d'une ligne de transmission sans fil sur porteuse THz.Terahertz (THz) radiation typically corresponds to the frequencies included between 100 GHz and 10 THz. Interest for these electromagnetic waves has risen dramatically since the advent of femtosecond lasers and THz optoelectronic sources and detectors in the 1980s. ln our days, THz optoelectronic devices are mainly made with Low-Temperature Growth GaAs. This material implies the use of optical excitation wavelength around 800 nm. ln order to improve the performances of THz systems, one way is to use lasers which are more stable and give access to fiber technology. Wide choices of such sources exist at the telecom wavelength and can contribute to the diffusion of modern THz systems. It is in this context that we studied optical and electric properties of Ga0,491 In0,509 As / Ga0,491 In0,509 Nx As1-x superlattice structures grown on InP substrate. By optimizing the N concentration of the Ga0,491 In0,509 Nx As1-x layers, we reduced the carrier lifetime down to picosecond values. We also realized a THz time domain spectroscopy system using optical pulses at the telecom wavelength. The emitter is an ion-irradiated Ga0,47 In0,53 As photoconductive antenna and the detector is based on the detection of the phase modulation of an optical probe beam into an electro-optic DAST crystal. This system shows frequencies up to 5 THz with a maximum dynamic of 40 dB. At last, we have demonstrated the efficient transfer of a gigahertz modulation from an optical carrier at telecom wavelengths to a free space terahertz beam. Echantillonnage électro-optique à 1,55 microns pour la mesure de circuits rapides sur InP
L'augmentation du débit des télécommunications nécessite la réalisation de circuits intégrés possédant des fréquences de coupure de plus en plus élevées. Le test et la caractérisation de ces composants atteignent les limites des outils de mesure classiques ( analyseur de réseau et oscilloscope à échantillonnage). Depuis quelques années, la technique d'échantillonnage électro-optique basée sur l'utilisation d'un laser femtoseconde s'avère une bonne solution pour répondre à ce problème. Dans notre cas, nous utilisons une couche d'InGaAs irradié par des ions pour déclencher la mesure. L'irradiation introduit des défauts structurels qui jouent le rôle de pièges pour les porteurs libres rendant ainsi le composant ultra-rapide. L'effet de l'irradiation ionique sur les propriétés " matériau " de l'InGaAs est tout d'abord étudié. Un modèle de répartition en paires de Frankel permet d'expliquer l'évolution de la mobilité et du temps de vie des électrons pour des matériaux irradiés par des protons. Des couches avec de très bonnes propriétés optiques et électriques ont été obtenues. Les photoconducteurs ultra-rapides utilisant les couches actives d'InGaAs irradiées génèrent des impulsions électriques de largeur à mi-hauteur 2,2 ps avec une amplitude de 0,65 V pour une polarisation de 3V. La mesure du champ électrique est réalisée grâce à une sonde électro-optique de tantalate de lithium (LiTaO3) miniature. De très bonnes performances sont obtenues pour le banc d'échantillonnage cequi a permis de tester divers composants comme des photodiodes de bandes passantes > à 65 GHz, des lignes coplanires et un amplificateur réalisé par Alcatel-Opto+ de bande passante de 60 GHz.The bit rate increase of modern telecommunications requires the realization of integrated circuits with higher cut-off frequencies. The test and the characterization of these components reach the limits of the standard measuring instruments (network analyzer and sampling oscilloscope). Few years ago, the electro-optic sampling techniques based on a femtosecond pulsed laser have proven to be a good solution to answer this problem. In our case, an ion irradiated InGaAs layer is used to trig the measurement. The irradiation introduces structural defects that act as traps for the free carriers making the component ultra-fast. The effect of the ionic irradiation on the material properties of InGaAs is studied. A Frankel pair distribution model allows to explain the evolution of mobility and the free carrier lifetime for proton-irradiated layers. Layers with very good optical and electrical caracteristics are obtained. The ultra-fast photoconductors based on irradiated InGaAs layers generate electrical pulses with a full width at half maximum close to 2,2 ps with an amplitude of 0,65 V for 3 V bias polarization. The measurement of the electrical field is performed thanks to a miniature electro-optic probe of lithium tantalite (LiTaO3). The performances of the electro-optic bench are very good and permit to test many components as photodiodes with bancwidth higher than 65 GHz, coplanar waveguides and an amplifier realized by AIcatel-Otpo+ with a bandwidth of 60 GHz.ORSAY-PARIS 11-BU Sciences (914712101) / SudocSudocFranceF
