    Barrier height change in very thin SiO2 films caused by charge injection

    In this paper, we report an investigation of barrier height change in gate oxide caused by charge injection. By analyzing the small change in the post-stress Fowler-Nordheim (FN) tunneling current through the oxide layer, the change of the oxide barrier height due to charge injection is determined quantitatively. The barrier height changes associated with different charge-injection directions and measurement polarities for n-channel metal oxide semiconductor field-effect transistors (MOSFETs) are presented. For comparison a measurement on a p-channel MOSFET is also carried out. For all the cases, the barrier height changes always exhibit a power law dependence on injected charge.published_or_final_versio

    Comparison of blind source separation methods in fast somatosensory-evoked potential detection

    Blind source separation (BSS) is a promising method for extracting somatosensory-evoked potential (SEP). Although various BSS algorithms are available for SEP extraction, few studies have addressed the performance differences between them. In this study, we compared the performance of a number of typical BSS algorithms on SEP extraction from both computer simulations and clinical experiment. The algorithms we compared included second-order blind identification, estimation of signal parameters via rotation invariance technique, algorithm for multiple unknown signals extraction, joint approximate diagonalization of eigenmatrices, extended infomax, and fast independent component analysis. The performances of these BSS algorithms were determined by the correlation coefficients between the true and the extracted SEP signals. There were significant differences in the performances of the various BSS algorithms in a simulation study. In summary, second-order blind identification using six covariance matrix denoting SOBI6 was recommended as the most appropriate BSS method for fast SEP extraction from noisy backgrounds.     Influence of nitrogen on tunneling barrier heights and effective masses of electrons and holes at lightly-nitrided SiO2/Si interface

    We have determined both the effective masses and the barrier heights for electrons and holes in pure SiO2 and lightly nitrided oxides with various nitrogen concentrations up to 4.5 at %. In contrast to previous studies which were usually carried out by assuming a value for either the effective mass or the barrier height, this study does not make such an assumption. The approach is proven to be reliable by examining the result for the well-studied pure SiO2 thin films. It is observed that with the increase of the nitrogen concentration the effective masses increase while both the barrier heights and the energy gap decrease. © 2004 American Institute of Physics.published_or_final_versio

    Inhibitory mechanism of 3-hydroxypropionaldehyde accumulation in 1,3-propanediol synthesis with Klebsiella pneumoniae

    3-Hydroxypropionaldehyde accumulation may cause the cessation of 1,3-propanediol sustained production with glycerol by Klebsiella pneumoniae. The impeller tip speed shift from higher to lower speed at glycerol excess or the pulsed glycerol feeding could lead to an abrupt increase of the 3- hydroxypropionaldehyde concentration (up to 10 mmol/l) in 10 min. The intracellular consequence of the 3-hydroxypropionaldehyde accumulation has not yet been elucidated. The rapid accumulation of 3- hydroxypropionaldehyde relying on the impeller tip speed shift was employed to investigate the influences of 3-hydroxypropionaldehyde to the activities of nine key enzymes related to glycerol metabolism, CO2 and O2 levels in off-gas, cell growth and 1,3-propanediol synthesis. Compared with that at 1.19 mmol/l 3-hydroxypropionaldehyde in broth, the residual enzymatic activities of the nine key enzymes ranged from 9.44 to 74.68% in the cultures at 7.5 mmol/l 3-hydroxypropionaldehyde in broth. The inhibitions of cell growth and the 1,3-propanediol synthesis were unnoticeable at the low level of 3- hydroxypropionaldehyde. By contrast, the CO2 and O2 levels changes in off-gas response to the 3- hydroxypropionaldehyde accumulation were less than 15 min. These results suggest that 3- hydroxypropionaldehyde inhibited the growth and metabolism of K. pneumoniae in a more complicated manner.Keywords: Fermentation, glycerol, 3-hydroxypropionaldehyde, Klebsiella pneumoniae, 1,3-propanediol

    Evaluation of moderate alcohol use and cognitive function among men using a mendelian randomization design in the guangzhou biobank cohort study

    Observational studies usually show that moderate alcohol use is associated with better cognitive function. Such studies are vulnerable to residual confounding arising from systematic differences between moderate alcohol users and others. A Mendelian randomization study carried out in a suitable population, such as southern Chinese men, in which alcohol use is low to moderate and is influenced by genotype, offers an alternative and superior approach for clarifying the causal effect of moderate alcohol use on cognitive function. The authors used aldehyde dehydrogenase 2 (ALDH2) genotype (AA, GA, or GG) as an instrumental variable in 2-stage least squares analysis to obtain unbiased estimates of the relation of alcohol consumption (measured in alcohol units (10 g ethanol) per day) with cognitive function, assessed from delayed 10-word recall score (n = 4,707) and Mini-Mental State Examination (MMSE) score (n = 2,284), among men from the Guangzhou Biobank Cohort Study (2003-2008). ALHD2 genotype was strongly associated with alcohol consumption, with an F statistic of 71.0 in 2-stage least squares analysis. Alcohol consumption was not associated with delayed 10-word recall score (-0.03 words per alcohol unit, 95% confidence interval:-0.18, 0.13) or MMSE score (0.06 points per alcohol unit, 95% confidence interval:-0.22, 0.34).     Ca isotope constraints on chemical weathering processes: Evidence from headwater in the Changjiang River, China

    This study aims to clarify the relationship between chemical weathering of rocks and the carbon budget of rivers and better understand the weathering mechanisms of plateau watersheds. We chose to study the Jinsha River, which originates from the Tibetan Plateau and also is in the upper reaches of the Changjiang River. Analysis of hydrochemistry, radiogenic strontium isotope and stable calcium isotopes were conducted of the Jinsha River water samples, which were collected along its mainstream and main tributaries in the summer. The results show that the water chemistry of the mainstream waters is dominated by evaporite weathering, which have low 87Sr/86Sr values (0.7098–0.7108) and wide range of Sr contents (2.70–9.35 μmol/L). In contrast, tributaries of the Jinsha River have higher 87Sr/86Sr (0.7090–0.7157) and lower Sr contents (∼1 μmol/L). Moreover, the Ca isotopic compositions in the mainstream (0.87–1.11‰) are heavier than the tributaries (0.68–0.88‰) and could not be fully explained by the conventional mixing of different sources. We suggest that secondary carbonate precipitation fractionates Ca isotopes in the Jinsha River, and fractionation factors are between 0.99935 and 0.99963. At least 66% of Ca was removed in the mainstream of the Jinsha River through secondary mineral precipitation, and the average value is ∼35% in the tributaries. The results highlight that evaporite weathering results in more carbonate precipitation influencing Ca transportation and cycling in the riverine system constrained by stable Ca isotopic compositions and water chemistry
