    Theoretical calculation and simulation of shallow dopants in InGaN single junction solar cell

    通过氢有效质量理论(HEMT)对In0.65gA0.35n(高In组分,Eg=1.31EV)太阳电池材料进行分析,计算出其浅能级施主和受主的重要性质参数电离能:ΔEd~10.8MEV,ΔEA~90MEV.在此基础上得到了室温条件下In0.65gA0.35n的浅能级施主和受主强电离时的杂质浓度范围:施主9.56x108~4.57x1016CM-3,受主9.56x108~7.84x1016CM-3;并估算了产生杂质能带的最低杂质浓度:施主~1x1018CM-3,受主~5.79x1020CM-3.然后借助AMPS-1d软件对含有部分电离的浅能级施主、受主In0.65gA0.35n单结太阳电池进行模拟,详细讨论了施主能级和受主能级对载流子的俘获对太阳电池效率的影响.本文结果为IngAn单结和多结太阳电池的掺杂(尤其是P型掺杂)和制备提供了理论参考和帮助。Hydrogenic effective-mass theory(HEMT) was adopted to study the photovoltaic property of In0.65Ga0.35N(Eg=1.31 eV).The ionization energy of shallow donors and acceptors in In0.65Ga0.35N was calculated to be ΔED ~10.8 meV and ΔEA~90 meV,respectively.Based on these values,the doping concentration necessary to obtain strong ionization of shallow dopants was estimated to be 9.56×108-4.57×1016 cm-3 for donors and 9.56×108-7.84×1016 cm-3 for acceptors.The lowest doping concentration required to form impurity bands was found to be ~1×1018 cm-3 for donors and ~5.79×1020 cm-3 for acceptors.Using AMPS-1D software,the property of single junction solar cell containing partially ionized shallow dopants,was simulated.The effects of recombination of shallow dopants on the efficiency of the solar cell were analyzed and discussed in detail.The results are useful for doping(especially for p-type doping) and fabrication of InGaN-based single junction and multijunction solar cells.国家高技术研究发展计划(2006AA03Z409);厦门市政府科学和技术部研究项目(2006AA03Z110);广西自然科学基金(0731012);广西大学有色金属和高等材料加工新技术教育部重点实验室开放基金(GXKFZ-04)资

    利用PCR技术扩增大肠杆菌MS2噬菌体的外壳蛋白和成熟酶蛋白基因,将其克隆到pET32a中构建中间载体pET32a-CP。将口蹄疫病毒(FMDV)的内部核糖体结合位点(IRES)保守序列连接到中间载体噬菌体基因的下游,构建原核表达载体pCPES。将重组质粒pCPES转化宿主菌BL21(DE3),1 mmol/L IPTG诱导表达。蔗糖密度梯度离心纯化表达产物。透射电镜观察到直径大约26 nm的圆形病毒样颗粒。检测病毒样颗粒的稳定性并进行RT-PCR鉴定。结果表明该病毒样颗粒含口蹄疫病毒IRES RNA序列,并且稳定性良好,构建的病毒样颗粒可以作为RNA病毒检测时的标准品和质控品使用。The Coat protein and Maturase gene of E.coli bacteriophage MS2 was amplified by PCR,then the gene was cloned into pET32a to construct the intermediate vector pET32aCP.The conservative sequence of FMDV internal ribosome entry site(IRES) was cloned into the downstream of pET32aCP bacteriophage gene to construct the prokaryotic expression vector pCPES.The recombinant plasmid pCPES transformed into E.coli strain BL21(DE3) was induced to express with 1mmol/L IPTG.The expression products were purified by sucrose density gradient centrifugation.The expression products observed by TEM were circular viruslike particles,and the diameter of these particles was about 26nm.The stability of viruslike particles was detected,and the viruslike particles was identified by RTPCR.The results showed that the viruslike particles contain the FMDV IRES RNA and have good stability.The viruslike particles have great prospect as the standard and quality control in the area of RNA virus detection.福建省科技厅资助项目(2003N051

    基于嵌套结构的无级变速器设计与分析

    目前,机器人关节减速机均为定比传动方式,造成关节电机难以达到峰值效率。基于嵌套结构,提出了一种机器人用紧凑型的无级变速器,通过实时改变传动比,可有效提高电机功率使用效率。首先,开展了变速传动机理研究,得到了传动比相对于行星轮与太阳轮半径之比的关系;设计了嵌套结构以及行星轮、太阳轮板轴向移动系统。其次,推导了行星轮、太阳轮包角、传动比以及金属带径向移动数学模型,基于多刚体动力学仿真软件对变速器的输出速度进行了仿真验证;结果表明,变速器正、反向偏差分别为1.89%、3.87%。最后,制作出变速器的原理样机并搭建转矩实验平台,设定输出转矩为特定值,测试了对应输入转矩;实验显示,测试数值与理论数值相比基本相同,平均传动效率为72.1%,间接验证了理论推导的正确性
