Determination of the Bulk and Local Diffusion-Length Values of Charge Carriers in MCT Films and in the Absorber Layers of MCT-Based Photovoltaic IR FPA Detectors
In the present chapter, we describe two new photoelectric-measurement-based methods that can be used for characterization of the diffusion process of charge carriers either in mercury-cadmium-tellurium (MCT) films intended for fabrication of infrared focal plane array (IR FPA) detectors or in the absorber layers of ready MCT-based photovoltaic IR FPA detectors. First-type measurements are photocurrent measurements to be performed on special test structures involving round photodiodes provided with coaxial light-shielding cap metal contacts. Second-type measurements are spot-scan measurements of MCT photovoltaic 2D IR FPA detectors traditionally used for measuring the crosstalk value of such detectors yet implemented at low and high levels of registered diode photocurrents. Both methods permit the determination of the bulk diffusion length of minority charge carriers in MCT material. The second method, in addition, permits the determination of the local effective diffusion length of minority charge carriers in the absorber-layer region under FPA diodes. The values of the bulk diffusion length of minority carriers obtained in MCT films and in the MCT absorber material of the examined middle-wave and long-wave IR FPA detectors were found to be in good agreement with previously reported relevant data. The estimated value of the local effective diffusion length of minority carriers in the film region under back-biased FPA diodes proved to be consistent with a theoretical estimate of this length
The Growth of CdTe Layer on GaAs Substrate by MBE
We present the results of growth of CdTe layer on (013)GaAs substrate. The sequence processes include the preparation of GaAs surface by chemical etching and annealing in ultra-high vacuum, the growth of ZnTe layer on atomically clean GaAs surface and then the growth of CdTe layer on ZnTe/GaAs. All processes were carried out without removing GaAs substrate from MBE set. The processes were controlled by RHEED and single wavelength ellipsometry. We found that the evaporation of arsenic oxides and gallium oxides from the (001)GaAs surface were observed at over 400 and 500°C, respectively. The growth of CdTe on (001)GaAs leads to appearance of mixture orientations because of large mismatch of lattice parameters. We study the growth of ZnTe on (001)GaAs and (013)GaAs substrates to prevent the growth of mixture orientations. We study the influence of cadmium and tellurium ratio in molecular fluxes and temperature on the growth mechanism of ZnTe and CdTe, crystal perfection, surface roughness and defects density. The optimal condition for growth of high quality thick CdTe on GaAs substrate were found
HgCdTe quantum wells grown by molecular beam epitaxy
CdxHg₁₋xTe-based (x = 0 – 0.25) quantum wells (QWs) of 8 – 22 nm in
thickness were grown on (013) CdTe/ZnTe/GaAs substrates by molecular beam epitaxy.
The composition and thickness (d) of wide-gap layers (spacers) were x ∼ 0.7 mol.frac.
and d ∼ 35 nm, respectively, at both sides of the quantum well. The thickness and
composition of epilayers during the growth were controlled by ellipsometry in situ. It
was shown that the accuracy of thickness and composition were ∆x = ± 0.002, ∆d =
± 0.5 nm. The central part of spacers (10 nm thick) was doped by indium up to a carrier
concentration of ∼10¹⁵ cm⁻³
. A CdTe cap layer 40 nm in thickness was grown to protect
QW. The compositions of the spacer and QWs were determined by measuring the Е₁ and
Е₁+∆₁ peaks in reflection spectra using layer-by-layer chemical etching. The galvanomagnetic
investigations (the range of magnetic fields was 0 – 13 T) of the grown QW
showed the presence of a 2D electron gas in all the samples. The 2D electron mobility
µe = (2.4 – 3.5)×10⁵
cm²
/(V·s) for the concentrations N = (1.5 – 3)×10¹¹ cm⁻² (x < 0.11)
that confirms a high quality of the grown QWs
Activation transport under quantum Hall regime in HgTe-based heterostructure
We have measured the temperature (2.9 K < T < 50 K) and magnetic field (0 T < B < 9 T) dependences of longitudinal and Hall resistivities for HgCdTe/HgTe/HgCdTe system with HgTe quantum well width of 20.3 nm. The activation analysis of the experimental magnetoresistivity traces has been used as a quantitative tool to probe inter-Landau level distances. The activation energies were determined from the temperature dependence of the longitudinal resistivity in the regions of quantized Hall plateaus (for the filling factors ν of 1, 2 and 3) and the indications of the large values of the g factor ≅ 30–75 were found
Detection of IR and sub/THz radiation using MCT thin layer structures: design of the chip, optical elements and antenna pattern
Two-color un-cooled narrow-gap MCT (mercury-cadmium-telluride) semiconductor thin layers, grown by liquid phase epitaxy or molecular beam epitaxy methods on high resistivity CdZnTe or GaAs substrates, with bow-type antennas were considered both as sub-terahertz direct detection bolometers and 3...10-micrometer infrared photoconductors. Optical system with aspheric THz lenses were designed and manufactured. An antenna pattern of structures on the thick substrate was discussed, and sensitivity of detector in both IR and sub-THz regions was measured
Spin splitting of surface states in HgTe quantum wells
We report on beating appearance in Shubnikov–de Haas oscillations in conduction band of 18–22 nm HgTe
quantum wells under applied top-gate voltage. Analysis of the beatings reveals two electron concentrations at the
Fermi level arising due to Rashba-like spin splitting of the first conduction subband H₁. The difference ΔNs in
two concentrations as a function of the gate voltage is qualitatively explained by a proposed toy electrostatic
model involving the surface states localized at quantum well interfaces. Experimental values of ΔNs are also in a
good quantitative agreement with self-consistent calculations of Poisson and Schrödinger equations with eightband k p⋅ Hamiltonian. Our results clearly demonstrate that the large spin splitting of the first conduction
subband is caused by surface nature of H₁ states hybridized with the heavy-hole band.Виявлено появу биття в осциляціях Шубнікова–де Гааза в
зоні провідності HgTe квантової ями завтовшки 18–22 нм
при прикладенні верхньої затворної напруги. Аналіз биття
вказує на два типи електронів з різними концентраціями на
рівні Фермі, що виникають внаслідок рашба-подібного спінового розщеплення першої підзони провідності H₁. Різниця
двох концентрацій ΔNs як функція затворної напруги якісно
пояснюється запропонованою спрощеною електростатичною
моделлю поверхневих станів, локалізованих на гетерограниці
квантових ям. Експериментальні значення ΔNs також знаходяться в хорошій кількісній згоді з самоузгодженими розрахунками рівнянь Пуассона та Шредінгера для восьмизонного
k · p гамільтоніана. Отримані результати наочно демонструють, що велике спінове розщеплення першої підзони провідності обумовлено поверхневою природою станів H₁, гібридизованих із зоною важких дірок.Обнаружено появление биений в осцилляциях Шубникова–де Гааза в зоне проводимости HgTe квантовой ямы толщиной 18–22 нм при приложении верхнего затворного напряжения. Анализ биений указывает на два типа электронов
с различными концентрациями на уровне Ферми, возникающих вследствие рашба-подобного спинового расщепления
первой подзоны проводимости H₁. Разность двух концентраций ΔNs как функция затворного напряжения качественно
объясняется предложенной упрощенной электростатической
моделью поверхностных состояний, локализованных на гетерограницах квантовых ям. Экспериментальные значения
ΔNs также находятся в хорошем количественном согласии с
самосогласованными расчетами уравнений Пуассона и Шредингера для восьмизонного k · p гамильтониана. Полученные
результаты наглядно демонстрируют, что большое спиновое
расщепление первой подзоны проводимости обусловлено
поверхностной природой состояний H₁, гибридизованных с
зоной тяжелых дыро
HgTe quantum wells with inverted band structure: quantum Hall effect and the large-scale impurity potential
We report on the longitudinal and Hall resistivities of a HgTe quantum well with inverted energy spectrum
(dQW = 20.3 nm) measured in the quantum Hall (QH) regime at magnetic fields up to 9 T and temperatures 2.9–50 K.
The temperature dependence of the QH plateau–plateau transition (PPT) widths and of variable range hopping
(VRH) conduction on the Hall plateaus are analyzed. The data are presented in a genuine scale form both for PPT
regions and for VRH regime. Decisive role of the long-range random potential (the potential of remote ionized impurities) in the localization–delocalization processes in the QH regime for the system under study is revealed.Експериментально досліджено поздовжній та холлівський
опори в квантовій ямі телуриду ртуті з інвертованим зонним
спектром (dQW = 20,3 нм), що виміряні в режимі квантового
ефекту Холла (КЕХ) в магнітних полях до 9 Тл та інтервалі
температур 2,9–50 К. Проаналізовано температурні залежності
ширини переходу між плато КЕХ та провідність зі змінною
довжиною стрибка в області плато КЕХ. Дані представлено в
універсальній скейлінговій формі як в області переходу між
плато, так і в режимі стрибкової провідності. Виявлено
вирішальну роль великомасштабного випадкового потенціалу
(віддалене легування через спейсер) в процесах локалізації–
делокализации носіїв заряду в режимі КЕХ в дослідженій
системі.Экспериментально исследованы продольное и холловское
сопротивления в квантовой яме теллурида ртути с инвертированным зонным спектром (dQW = 20,3 нм), измеренные в
режиме квантового эффекта Холла (КЭХ) в магнитных полях
до 9 Тл и интервале температур 2,9–50 К. Проанализированы
температурные зависимости ширины перехода между плато
КЭХ и проводимость с переменной длиной прыжка в области
плато КЭХ. Данные представлены в универсальной скейлинговой форме как в области перехода между плато, так и в
режиме прыжковой проводимости. Выявлена решающая
роль крупномасштабного случайного потенциала (удаленное
легирование через спейсер) в процессах локализации — делокализации носителей заряда в режиме КЭХ в исследованной системе
