    Semi-polar (11-22) AlGaN on overgrown GaN on micro-rod templates: Simultaneous management of crystal quality improvement and cracking issue

    © 2017 Author(s).Thick and crack-free semi-polar (11-22) AlGaN layers with various high Al compositions have been achieved by means of growth on the top of nearly but not yet fully coalesced GaN overgrown on micro-rod templates. The range of the Al composition of up to 55.7% was achieved, corresponding to an emission wavelength of up to 270 nm characterised by photoluminescence at room temperature. X-ray diffraction (XRD) measurements show greatly improved crystal quality as a result of lateral overgrowth compared to the AlGaN counterparts on standard planar substrates. The full width at half maximums of the XRD rocking curves measured along the [1-100]/[11-2-3] directions (the two typical orientations for characterizing the crystal quality of (11-22) AlGaN) are 0.2923°/0.2006° for 37.8% Al and 0.3825°/0.2064° for 55.7% Al, respectively, which have never been achieved previously. Our calculation based on reciprocal space mapping measurements has demonstrated significant strain relaxation in the AlGaN as a result of utilising the non-coalesced GaN underneath, contributing to the elimination of any cracks. The results presented have demonstrated that our overgrowth technique can effectively manage strain and improve crystal quality simultaneously

    Rotational Symmetry of Classical Orbits, Arbitrary Quantization of Angular Momentum and the Role of Gauge Field in Two-Dimensional Space

    We study the quantum-classical correspondence in terms of coherent wave functions of a charged particle in two-dimensional central-scalar-potentials as well as the gauge field of a magnetic flux in the sense that the probability clouds of wave functions are well localized on classical orbits. For both closed and open classical orbits, the non-integer angular-momentum quantization with the level-space of angular momentum being greater or less than \hbar is determined uniquely by the same rotational symmetry of classical orbits and probability clouds of coherent wave functions, which is not necessarily 2π2\pi-periodic. The gauge potential of a magnetic flux impenetrable to the particle cannot change the quantization rule but is able to shift the spectrum of canonical angular momentum by a flux-dependent value, which results in a common topological phase for all wave functions in the given model. The quantum mechanical model of anyon proposed by Wilczek (Phys. Rev. Lette. 48, 1144) becomes a special case of the arbitrary-quantization.Comment: 6 pages, 5 figure

    Quadratic Volume Preserving Maps

    We study quadratic, volume preserving diffeomorphisms whose inverse is also quadratic. Such maps generalize the Henon area preserving map and the family of symplectic quadratic maps studied by Moser. In particular, we investigate a family of quadratic volume preserving maps in three space for which we find a normal form and study invariant sets.     Optical investigation of semi-polar (11-22) Al<inf>x</inf>Ga<inf>1-x</inf>N with high Al composition

    © 2017 Author(s).Exciton localization generally disturbs uniform population inversion, leading to an increase in the threshold current for lasing. High Al content AlGaN is required for the fabrication of deep ultra-violet (DUV) laser diodes (LDs), and this also generates exciton localization. Temperature-dependent photoluminescence and room temperature cathodoluminescence measurements have been performed on high quality semi-polar (11-22) AlxGa1-xN alloys with high Al composition ranging from 0.37 to 0.56 in order to systematically study the optical properties (in particular, exciton localization) of both the near-band-edge emission and the basal-plane stacking faults related emission, demonstrating different behaviours. Further comparison with the exciton localization of their c-plane counterparts has been performed, exhibiting that the exciton localization in semi-polar (11-22) AlGaN is much smaller than that in c-plane AlGaN. As a consequence, semi-polar (11-22) AlGaN demonstrates a greater potential than its c-plane counterpart in terms of the growth of DUV LDs

    A new form of Tsallis distribution based on the probabilistically independent postulate

    The current form of Tsallis distribution for a Hamiltonian system with an arbitrary potential is found to represent a simple isothermal situation. In this letter, the q-exponential of a sum can be applied as the product of the q-exponential based on the probabilistically independent postulate employed in nonextensive statistical mechanics. Under this framework, a new form of Tsallis distribution is suggested. It is shown that the new form of Tsallis distribution can supply the statistical description for the nonequilibrium dynamical property of the Hamiltonian system governed by an arbitrary potential, and it is found to be one potential statistical distribution for the dark matter.Comment: 11 page

    A Classification Method Based on Principal Components of SELDI Spectra to Diagnose of Lung Adenocarcinoma

    Lung cancer is the leading cause of cancer death worldwide, but techniques for effective early diagnosis are still lacking. Proteomics technology has been applied extensively to the study of the proteins involved in carcinogenesis. In this paper, a classification method was developed based on principal components of surface-enhanced laser desorption/ionization (SELDI) spectral data. This method was applied to SELDI spectral data from 71 lung adenocarcinoma patients and 24 healthy individuals. Unlike other peak-selection-based methods, this method takes each spectrum as a unity. The aim of this paper was to demonstrate that this unity-based classification method is more robust and powerful as a method of diagnosis than peak-selection-based methods.The results showed that this classification method, which is based on principal components, has outstanding performance with respect to distinguishing lung adenocarcinoma patients from normal individuals. Through leaving-one-out, 19-fold, 5-fold and 2-fold cross-validation studies, we found that this classification method based on principal components completely outperforms peak-selection-based methods, such as decision tree, classification and regression tree, support vector machine, and linear discriminant analysis.The classification method based on principal components of SELDI spectral data is a robust and powerful means of diagnosing lung adenocarcinoma. We assert that the high efficiency of this classification method renders it feasible for large-scale clinical use
