    Low-voltage operation of metal-ferroelectric-insulator-semiconductor diodes incorporating a ferroelectric polyvinylidene fluoride copolymer Langmuir-Blodgett film

    We report the electrical characteristics of metal-ferroelectric-insulator-semiconductor structures, where the ferroelectric layer is a Langmuir-Blodgett film of a copolymer of 70% vinylidene fluoride and 30% trifluoroethylene. The 36-nm thick copolymer films were deposited on thermally oxidized (10 nm SiO2) p-type silicon and covered with a gold gate electrode. Polarization-field hysteresis loops indicate polarization switching in the polymer film. The device capacitance shows hysteresis when cycling the applied voltage between ±3 V, exhibiting a zero-bias on/off capacitance ratio of over 3:1 and a symmetric memory window 1 V wide, with little evidence of bias that can arise from traps in the oxide. Model calculations are in good agreement with the data and show that film polarization was not saturated. The capacitance hysteresis vanishes above the ferroelectric- paraelectric transition temperature, showing that it is due to polarization hysteresis. The retention time of both the on and off states was approximately 15 min at room temperature, possibly limited by leakage or by polarization instability in the unsaturated film. These devices provide a basis for nonvolatile data storage devices with fast nondestructive readout

    Bekanntlich ist die Verbrennungskammer eines Kreiskolbenmotors (vom Typ NSU-Wankel), vergleicht man sie mit der Verbrennungskammer eines Motors mit hin- und hergehendem Kolben, ganz flach. Es ist auch ganz natürlich, daß die in der Verbrennungskammer befindlichen Gase durch die Drehbewegung des Drehkolbens (Läufers) weiter geschoben werden, die Weiterbewegungsgeschwindigkeit dieser Gase ist jedoch nicht einfach gleich der Geschwindigkeit des rotierenden Kolbens. Beschäftigt man sich also mit der Verbrennung im Kreiskolbenmotor und will den Motor in dieser Hinsicht weiterentwickeln, dann ist die Kenntnis des Zusammenhangs zwischen Weiterbewegungsgeschwindigkeit der Gase und der Flammenausbreitung von entscheidender Bedeutung. In dieser Forschungsarbeit wurden auf der Läufergehäuseseite Ionenkerzen angebracht, die Flammenausbreitung wurde durch Veränderung von Zündwinkel, Luftkraftstoffverhältnis und Lage der Zündkerzen experimentell untersucht. Die dabei ermittelten Ergebnisse sind im vorliegenden Bericht zusammengefaßt

    Improved multiferroic properties in Sm-doped BiFeO3 thin films deposited using chemical solution deposition method

    Sm-substituted (0% to 10%) BiFeO3 thin films were fabricated by chemical solution deposition on Ptai/SiO2/Si substrates. X-ray diffraction analysis revealed that no secondary phase appeared even if Bi atoms were substituted with Sm atoms up to 10 at. %. 7.5 at. % Sm-substituted films show improved electrical properties and substitution was effective in improving the coercive field in the films. Sm-substitution shows improved ferroelectric as well as magnetic properties of the films. There is a noticeable reduction in the leakage current density (10(-4) A/cm(2)) and increase in the polarization (70 mu C/cm(2)) when the Sm concentration is kept around 7.5%. The magnetic moment obtained from the saturated magnetization curves shows a value of 0.3 mu(B)/Fe compared to 0.04 mu(B)/Fe for the parent compound.
