Simplified ZrTiOx-based RRAM cell structure with rectifying characteristics by integrating Ni/n + -Si diode

    Get PDF
A simplified one-diode one-resistor (1D1R) resistive switching memory cell that uses only four layers of TaN/ZrTiO( x )/Ni/n(+)-Si was proposed to suppress sneak current where TaN/ZrTiO( x )/Ni can be regarded as a resistive-switching random access memory (RRAM) device while Ni/n(+)-Si acts as an Schottky diode. This is the first RRAM cell structure that employs metal/semiconductor Schottky diode for current rectifying. The 1D1R cell exhibits bipolar switching behavior with SET/RESET voltage close to 1 V without requiring a forming process. More importantly, the cell shows tight resistance distribution for different states, significantly rectifying characteristics with forward/reverse current ratio higher than 10(3) and a resistance ratio larger than 10(3) between two states. Furthermore, the cell also displays desirable reliability performance in terms of long data retention time of up to 10(4) s and robust endurance of 10(5) cycles. Based on the promising characteristics, the four-layer 1D1R structure holds the great potential for next-generation nonvolatile memory technology

Strategies for Preventing Drug Recidivism Cycle in Taiwan

Drug abuse is currently a worldwide problem and Taiwan is no exception. Drug abuse is a disease that must be treated on the basis of evidence (United Nations Office on Drugs and Crime 2007; World Health Organisation 2004). In order to reduce the damage caused by drug abuse to the nation, society and people, the government not only developed two anti-drug strategies - that of supply eradication and demand reduction - but since May 1994, has mobilised relevant government departments to take assertive action. Some of the actions include law enforcement enhancement, anti-drug enforcement and drug rehabilitation utilisation. In 2005, new anti-drug programs, such as the sterile needle exchange program and substitution therapy program, were also introduced. The cities implementing the Harm Reduction Program (HR Program) showed lower HIV infection rates in comparison to others without the HR Program. The income and employment conditions of drug addicted patients receiving Methadone Maintenance Treatment have been improved. The future drug policies in Taiwan will focus on drug rehabilitation (treatment), anti-drug actions (prevention) and law enforcement (punishment). The educational system, community recovery and aftercare for drug addicts will also be indispensable (WHO/UNODC/UNAIDS 2004)

A Forecasting Approach Combining Self-Organizing Map with Support Vector Regression for Reservoir Inflow during Typhoon Periods

This study describes the development of a reservoir inflow forecasting model for typhoon events to improve short lead-time flood forecasting performance. To strengthen the forecasting ability of the original support vector machines (SVMs) model, the self-organizing map (SOM) is adopted to group inputs into different clusters in advance of the proposed SOM-SVM model. Two different input methods are proposed for the SVM-based forecasting method, namely, SOM-SVM1 and SOM-SVM2. The methods are applied to an actual reservoir watershed to determine the 1 to 3 h ahead inflow forecasts. For 1, 2, and 3 h ahead forecasts, improvements in mean coefficient of efficiency (MCE) due to the clusters obtained from SOM-SVM1 are 21.5%, 18.5%, and 23.0%, respectively. Furthermore, improvement in MCE for SOM-SVM2 is 20.9%, 21.2%, and 35.4%, respectively. Another SOM-SVM2 model increases the SOM-SVM1 model for 1, 2, and 3 h ahead forecasts obtained improvement increases of 0.33%, 2.25%, and 10.08%, respectively. These results show that the performance of the proposed model can provide improved forecasts of hourly inflow, especially in the proposed SOM-SVM2 model. In conclusion, the proposed model, which considers limit and higher related inputs instead of all inputs, can generate better forecasts in different clusters than are generated from the SOM process. The SOM-SVM2 model is recommended as an alternative to the original SVR (Support Vector Regression) model because of its accuracy and robustness

Abstract

Background

The therapeutic effect of adipose-derived mesenchymal stem cells (ADMSCs) on brain infarction area (BIA) and neurological status in a rat model of acute ischemic stroke (IS) was investigated.

Methods

Adult male Sprague-Dawley (SD) rats (n = 30) were divided into IS plus intra-venous 1 mL saline (at 0, 12 and 24 h after IS induction) (control group) and IS plus intra-venous ADMSCs (2.0 × 106) (treated interval as controls) (treatment group) after occlusion of distal left internal carotid artery. The rats were sacrificed and brain tissues were harvested on day 21 after the procedure.

Results

The results showed that BIA was larger in control group than in treatment group (p < 0.001). The sensorimotor functional test (Corner test) identified a higher frequency of turning movement to left in control group than in treatment group (p < 0.05). mRNA expressions of Bax, caspase 3, interleukin (IL)-18, toll-like receptor-4 and plasminogen activator inhibitor-1 were higher, whereas Bcl-2 and IL-8/Gro were lower in control group than in treatment group (all p < 0.05). Western blot demonstrated a lower CXCR4 and stromal-cell derived factor-1 (SDF-1) in control group than in treatment group (all p < 0.01). Immunohistofluorescent staining showed lower expressions of CXCR4, SDF-1, von Willebran factor and doublecortin, whereas the number of apoptotic nuclei on TUNEL assay was higher in control group than in treatment group (all p < 0.001). Immunohistochemical staining showed that cellular proliferation and number of small vessels were lower but glial fibrillary acid protein was higher in control group than in treatment group (all p < 0.01).

Conclusions

ADMSC therapy significantly limited BIA and improved sensorimotor dysfunction after acute IS.</p
