Desarrollo de una interfaz con orientación al objeto para Hitmap
La distribución de datos entre diferentes procesos es una de las tareas fundamentales a la hora de desarrollar aplicaciones paralelas para sistemas de memoria distribuida. Hitmap es una biblioteca implementada en C que tiene métodos para distribuir estructuras de datos entre topologías de procesadores y un mecanismo para declarar comunicaciones que se adaptan automáticamente al resultado de la partición. En este trabajo presentamos una primera aproximación para la creación de una versión C++ de esta biblioteca. Nuestro objetivo es eliminar las limitaciones de la interfaz actual aplicando soluciones de los lenguajes orientados al objeto. Este trabajo se centra en la construcción de la interfaz de Hitmap para el manejo de sus estructuras de datos. Incluye tanto el desarrollo de dicha interfaz así como su validación experimental.Grado en Ingeniería Informátic
Electrical characterization of resistive switching devices for their application in the field of non-volatile memories and neuromorphic circuits
En esta tesis doctoral se investiga el funcionamiento de dispositivos
de conmutación resistiva (Resistive Switching) basados en estructuras MIM
(Metal-Insulator-Metal), y cuya configuración consiste por tanto en dos
electrodos metálicos separados por un material aislante o dieléctrico. Es
precisamente el dieléctrico de cada una de estas estructuras el elemento
preponderante en nuestro estudio a la hora de agruparlas y compararlas. El
funcionamiento de una memoria de conmutación resistiva (RRAM) se basa
en la propiedad de modular la resistencia eléctrica del material aislante que
forma parte de ella y, por tanto, de la corriente que circula entre ambos
electrodos. La capa de material dieléctrico, debido a su escaso espesor
(entre 3 y 100 nm, habitualmente) puede experimentar una ruptura dieléctrica
(breakdown) cuando es sometida a un estrés eléctrico, lo que genera caminos
de corriente entre los electrodos para después funcionar como una memoria
gracias a una reversibilidad parcial de los niveles de conductividad en su
interior. De esta forma, mediante la formación y la ruptura de uno o varios
filamentos conductores en el dieléctrico, se puede controlar el estado del
dispositivo de manera que conmute entre dos niveles de resistencia (baja y alta,
respectivamente), lo que fundamenta su aplicación en el ámbito de las memorias
no volátiles.
Por otra parte, puesto que el valor de la resistencia eléctrica efectiva de
la estructura está ligado a la existencia de filamentos conductores en el seno
del dieléctrico, también es posible conseguir un funcionamiento de naturaleza
analógica efectuando un control del número y grosor de los filamentos, lo que
genera la existencia de múltiples estados intermedios entre el de baja y el de alta
resistencia. Esta propiedad permite emular el comportamiento de las conexiones
sinápticas de las neuronas y abre la puerta a las aplicaciones en el campo de
los circuitos neuromórficos, en los cuales estos dispositivos ejercen labores de
sinapsis electrónicas.

En consecuencia, nuestro estudio consiste en la caracterización eléctrica
del comportamiento de los dispositivos de conmutación resistiva desde dos
vertientes: digital y analógica. La perspectiva digital se basa en el control de
dos estados bien diferenciados, mientras que la analógica es más compleja: la
repetitividad de un quasicontinuum de estados intermedios y la existencia de
procedimientos eficaces para recorrer dichos estados suponen un reto científico
y tecnológico de gran magnitud. Como se irá detallando a lo largo de estas
páginas, el universo de aplicaciones que se abre tras estos dispositivos abarca
un amplio espectro de posibilidades. Esto los sitúa en un foco de interés
que recorre un ámbito multidisciplinar desde la ciencia de materiales hasta
los circuitos inspirados en estructuras biológicas, pasando por la criptografía
(cuya aproximación es posible debido a la conmutación probabilística que
permite realizar funciones inclonables) y el desarrollo de redes neuronales y
de aplicaciones basadas en aprendizaje profundo (deep-learning).
La principal aportación de este trabajo ha sido la realización de un
estudio sistemático de un conjunto de dispositivos de conmutación resistiva
basados en una amplia gama de materiales dieléctricos, mediante técnicas
de caracterización eléctrica (donde algunas de las cuales son genuinas de
nuestro grupo de investigación). El estudio de parámetros tanto de continua
como de pequeña señal, el establecimiento de variables como la frecuencia
y la temperatura, la utilización de técnicas de inyección de corriente y de
carga, y el desarrollo de métodos para controlar con precisión el recorrido
por los estados intermedios, constituyen el mayor valor científico original
de esta Tesis Doctoral. Como va a quedar demostrado, la colaboración
con grupos de reconocida trayectoria ha sido decisiva para acometer esta
ambiciosa tarea. En esta memoria se separa el contenido principal en tres
partes bien diferenciadas: estructuras MIM basadas en óxido de hafnio,
estructuras MIM fabricadas con diversos óxidos funcionales, y estructuras
más avanzadas con configuración 1-transistor-1-resistencia (1T1R) de óxido de
hafnio y óxido de hafnio dopado con aluminio. Los dispositivos de óxido de
hafnio, de una gran calidad por su excelente repetitividad, han sido fabricados
en el Instituto de Microelectrónica de Barcelona. El apartado de óxidos
funcionales presenta algunas combinaciones de óxidos menos convencionales
como material dieléctrico; las muestras de laboratorio descritas en esa sección

proceden de la Universidad de Tartu (Estonia) y de la Universidad de Helsinki
(Finlandia). Por otra parte, el apartado de estructuras 1T1R surgió a partir de las
dos estancias que desarrollé en el centro de investigación IHP de Fráncfort del
Óder (Alemania).
Los capítulos 4, 5 y 6 son los de mayor extensión y constituyen el verdadero
núcleo de este trabajo, pues aglutinan todo el compendio de resultados de
las tres partes antes mencionadas. Los capítulos previos proporcionan un
contexto científico al exponer el estado del arte: los capítulos 1 y 2 abordan los
fundamentos básicos de los dieléctricos de alta permitividad y de las memorias
de conmutación resistiva, y el capítulo 3 hace mención a las técnicas de
caracterización eléctrica de memristores, incidiendo en las que aplicamos de
manera sistemática en nuestro grupo de investigación. Por último, en el capítulo
7 se exponen las principales aportaciones, así como una valoración del trabajo

Controlling the intermediate conductance states in RRAM devices for synaptic applications
Producción CientíficaRRAM devices are promising candidates to implement artificial synaptic devices for their use in neuromorphic systems, due to their high number or reachable conductance levels. The capacitors used in this work (TiN/Ti/ HfO2/W) show resistive switching behavior and reachable intermediate conductance states. We can control the conductance states by applying voltage pulses to the top electrode. Different approaches to control the synaptic weight have been studied: applying pulses with different voltage amplitudes changes the synaptic weight variation in an exponential way, and applying pulses with different lengths changes the synaptic weight in a linear way. We can control the conductance values when applying depression pulses, but the potentiation characteristic is not linear, as for other synaptic devices, as PRAMs. Applying other voltage signals to the structure, as voltage ramps, can improve the potentiation characteristic.Ministerio de Economía, Ciencia y Competitividad - Fondo Europeo de Desarrollo Regional (project TEC2017-84321-C4-2-R
Programming Pulse Width Assessment for Reliable and Low-Energy Endurance Performance in Al:HfO2-Based RRAM Arrays
A crucial step in order to achieve fast and low-energy switching operations in resistive random access memory (RRAM) memories is the reduction of the programming pulse width. In this study, the incremental step pulse with verify algorithm (ISPVA) was implemented by using different pulse widths between 10 μ s and 50 ns and assessed on Al-doped HfO 2 4 kbit RRAM memory arrays. The switching stability was assessed by means of an endurance test of 1k cycles. Both conductive levels and voltages needed for switching showed a remarkable good behavior along 1k reset/set cycles regardless the programming pulse width implemented. Nevertheless, the distributions of voltages as well as the amount of energy required to carry out the switching operations were definitely affected by the value of the pulse width. In addition, the data retention was evaluated after the endurance analysis by annealing the RRAM devices at 150 °C along 100 h. Just an almost negligible increase on the rate of degradation of about 1 μ A at the end of the 100 h of annealing was reported between those samples programmed by employing a pulse width of 10 μ s and those employing 50 ns. Finally, an endurance performance of 200k cycles without any degradation was achieved on 128 RRAM devices by using programming pulses of 100 ns width

Producción CientíficaArtificial synaptic devices used in neuromorphic systems need a high number of reachable conductance levels. Resistive switching devices are promising candidates to implement these devices due to their reachable conductance levels. In this work, we have used TiN/Ti/HfO 2 /W capacitors to study the control of the intermediate conductance states using current pulses instead of the usual voltage pulses. Unlike the use of voltage pulses, in this case we can control the HRS to LRS transition (potentiation characteristic). The characteristic is clearly linear when applying current pulses with linearly increasing amplitudes. The potentiation characteristic is not affected by the pulse length, even for lengths lower than 1 μs. In terms of peripheral circuitry, it is desirable to use pulses with identical amplitudes, but in this case no accumulative behavior is observed, and one current pulse is enough to carry the device to the final conductance state achieved for the amplitude used. Finally, it is not possible to control the HRS to LRS transition (depression characteristic) using current pulses due to the abrupt reset transition. Current pulses to control the conductance in RRAM devices
Producción CientíficaDue to the high number of reachable conductance levels in resistive switching devices, they
are good candidates to implement artificial synaptic devices. In this work, we have studied the control of
the intermediate conductance levels in HfO2-based MIM capacitors using current pulses. The set transition
can be controlled in a linear way using this kind of signal. The potentiation characteristic is not affected
by the pulse length due to the filament formation takes place in very short times. This behavior does not
allow using identical pulses to obtain the potentiation characteristic. The transient response of the devices
when applying current pulses showed the filament formation is characterized by a peak in the voltage
transient signal. No depression characteristic can be obtained using current signals due to the abrupt reset
transition. However, the depression characteristic can be obtained using voltage pulses, so combining both
signals should allow control the synaptic weight in an appropriate way

Producción CientíficaThree topologies of TiN/Ti/HfO 2 /W resistive switching memories (RRAM) are proposed in this work: crossbar, isolated and isolated-crossbar configurations. All configurations use the same sequence of technological processes. The different topologies are obtained by customizing the layouts corresponding to the bottom electrode (W), and the silicon oxide layer that is deposited on the bottom electrode. A comparative study of the resistive switching mechanisms in the three configurations has been carried out. DC current-voltage cycles and small signal conductance memory maps of single RRAM show relevant differences among the three topologies. Complex structures containing various devices (series, anti-series, parallel, antiparallel) have also been fabricated. Analysis and control of the intermediate memory states of RRAM devices by means of admittance parameters
Producción CientíficaA thorough study of the admittance of TiN/Ti/HfO2/W bipolar resistive memories [resistance
random access memory (RRAM)] was carried out under different bias conditions and in a wide
range of ac signal frequencies. We demonstrate that a continuum of intermediate states can be
obtained by applying appropriate dc bias waveforms. Cumulative writing and erasing admittance
cycles were performed by applying triangular voltage waveform of increasing amplitude. The influence of the initial conditions on the variation of the real (conductance) and imaginary (susceptance)
components of the admittance is described. An accurate control of the memory state is achieved
both in terms of the conductance and the susceptance by means of an adequate selection of the
voltage values previously applied. A method to obtain three-dimensional voltage-conductance-susceptance state-plots is described in detail. Memory maps of admittance parameters as a function of
the programming voltage are made by sensing the memory state at 0 V, without static power consumption. Influences of the temperature on the electrical properties of HfO2-based resistive switching devices
Producción CientíficaIn the attempt to understand the behavior of HfO2-based resistive switching devices at low temperatures, TiN/Ti/HfO2/W metal–insulator–metal devices were fabricated; the atomic layer deposition technique was used to grow the high-k layer. After performing an electroforming process at room temperature, the device was cooled in a cryostat to carry out 100 current–voltage cycles at several temperatures ranging from the “liquid nitrogen temperature” to 350 K. The measurements showed a semiconducting behavior in high and low resistance states. In the low resistance state, a hopping conduction mechanism was obtained. The set and reset voltages increased when temperature decreased because the thermal energies for oxygen vacancies and ions were reduced. However, the temperature did not influence the power absorbed in the reset transition, indicating the local temperature in the filament controls the transition. Reliability of Logic-in-Memory Circuits in Resistive Memory Arrays
Producción CientíficaLogic-in-memory (LiM) circuits based on resistive random access memory (RRAM) devices and the material implication logic are promising candidates for the development of low-power computing devices that could fulfill the growing demand of distributed computing systems. However, these circuits are affected by many reliability challenges that arise from device nonidealities (e.g., variability) and the characteristics of the employed circuit architecture. Thus, an accurate investigation of the variability at the array level is needed to evaluate the reliability and performance of such circuit architectures. In this work, we explore the reliability and performance of smart IMPLY (SIMPLY) (i.e., a recently proposed LiM architecture with improved reliability and performance) on two 4-kb RRAM arrays based on different resistive switching oxides integrated in the back end of line (BEOL) of the 0.25-μm BiCMOS process. We analyze the tradeoff between reliability and energy consumption of SIMPLY architecture by exploiting the results of an extensive array-level variability characterization of the two technologies. Finally, we study the worst case performance of a full adder implemented with the SIMPLY architecture and benchmark it on the analogous CMOS implementation.European Union’s Horizon 2020 Research and Innovation Programme under Grant 64863
