In this paper, the motion of steps SA and SB on the Si(100) surface in the process of Si Molecular beam epitaxy (MBE) is explored. The study was carried out by means of the reflection intensity dependence behavior analysis of reflection high-energy electron diffraction (RHEED) corresponding to the (2×1) and (1×2) reconstructions. Superstructural rearrangement from a two-domain to a single-domain surface is associated with the bilayer step formation, which occurs due to the different motion rates of the steps SA and SB. Based on the research conducted, the conditions under which the step doubling occurs were determined. A behavior analysis of the diffraction reflection intensity dependences showed that an increasing of preliminary annealing time and temperature facilitates to the faster convergence of the steps SA and SB, but to the slower recovery of the initial surface. The presented experimental results indicate that step movement rate difference depends on the step A edge kink density

Massive blow-out craters formed by hydrate-controlled methane expulsion from the Arctic seafloor

Widespread methane release from thawing Arctic gas hydrates is a major concern, yet the processes, sources, and fluxes involved remain unconstrained. We present geophysical data documenting a cluster of kilometer-wide craters and mounds from the Barents Sea floor associated with large-scale methane expulsion. Combined with ice sheet/gas hydrate modeling, our results indicate that during glaciation, natural gas migrated from underlying hydrocarbon reservoirs and was sequestered extensively as subglacial gas hydrates. Upon ice sheet retreat, methane from this hydrate reservoir concentrated in massive mounds before being abruptly released to form craters. We propose that these processes were likely widespread across past glaciated petroleum provinces and that they also provide an analog for the potential future destabilization of subglacial gas hydrate reservoirs beneath contemporary ice sheets.authorsversionPeer reviewe

Objective of the study is to develop a reagent for the detection of lymphocytes with Yersinia pestis F1 antigen receptors. Materials and methods. Utilized have been: live plague vaccine based on the strain of Yersinia pestis EV NIIEG, formalin killed suspensions of microorganisms - Y. pestis , 3123, Y. enterocolitica O9 H-383 serovar, Y. pseudotuberculosis O1 2841 serovar; acetaldehyde-immobilized capsular antigen of Y. pestis F1 (obtained applying Baker methodology), lipopolysaccharide of Y. pestis K1, and bovine erythrocytes. Bovine erythrocyte F1 sensibilization has been performed using rivanol. Lymphocytes from blood have been isolated in density gradient ficoll-verografin 1.077. Lymphocytes with Yersinia pestis F1 antigen receptors have been detected by means of reagent adhesion onto the isolated lymphocytes. F1-free erythrocytes serve as controls. After the exposition, 7 evaluations of specificity to F1 and the lymphocytes, binding control reagent, have been carried out. Deployed have been 8 rabbits, immunized with live vaccine EV, and 2 rabbits, immunized with inactivated vaccine EV. Examined have been EV-vaccinated 5 persons. Results and conclusions. Identified is optimum sensibilizing dose of F1 antigen (250 µg/ml). Specificity of lymphocytes with receptors to F1 is demonstrated in inhibition experiments applying homologous and heterogeneous antigens. Lymphocytes with receptors to F1 (LRs) have been detected in peripheral blood of all rabbits and humans, immunized with vaccine EV. LRs have been registered since day 2 till day 35 in the rabbits, and in humans - since day 2 till day 14 after vaccination. It is shown that in case of revaccination of humans, LRs emerge and disappear earlier, than in case of primary immunization

Electron and hole injection barriers between silicon substrate and RF magnetron sputtered In2O3 : Er films

In2O3 : Er films have been synthesized on silicon substrates by RF magnetron sputter deposition. The currents through the synthesized metal/oxide/semiconductor (MOS) structures (Si/In2O3 : Er/In-contact) have been measured for n and p type conductivity silicon substrates and described within the model of majority carrier thermoemission through the barrier, with bias voltage correction to the silicon potential drop. The electron and hole injection barriers between the silicon substrate and the film have been found to be 0.14 and 0.3 eV, respectively, by measuring the temperature dependence of the forward current at a low sub-barrier bias. The resulting low hole injection barrier is accounted for by the presence of defect state density spreading from the valence band edge into the In2O3 : Er band gap to form a hole conduction channel. The presence of defect state density in the In2O3 : Er band gap is confirmed by photoluminescence data in the respective energy range 1.55–3.0 eV. The band structure of the Si/In2O3 : Er heterojunction has been analyzed. The energy gap between the In2O3 : Er conduction band electrons and the band gap conduction channel holes has been estimated to be 1.56 eV

Барьеры для инжекции электронов и дырок из подложки кремния в ВЧ-магнетронно напыленные пленки In2O3 : Er

The In2O3 : Er films were deposited on Si substrates by the RF magnetron sputtering technique. For the Si substrates of both n- and p-type the current through the MOS-structure (Si/In2O3 : Er/In-contact) was described by the thermionic emission of the main currents over the barrier, with the correction of the applied voltage into the partial voltage drop in silicon. By the temperature dependence measurements of the forward currents at small under-barrier biases the barriers for the current injection from Si into the films were found equal to the 0.14 eV and 0.3 eV for the electrons and holes accordingly. The obtained small barrier for the holes is described by the presence of the defect state density. It tails from the valence band maximum into the In2O3 : Er band gap and provides there the conduction channel for holes. The defect state density in the In2O3 : Er band gap is proved by the PL data in the respective energy range 1.55–3 eV. The band analysis for the hetero-structure Si/In2O3 : Er is performed. It gives the energy gap between the electrons in the In2O3 : Er conduction band and the holes in the band gap channel equal to the 1.56 eV.
