Influence of External Hydrostatic Pressure and Epitaxial Strain on Magnetic and Transport Properties of Thin GaMnAs Films
(Ga,Mn)As jako typowy przykład półprzewodnika półmagnetycznego jest rozważany jako potencjalny kandydat na materiał do zastosowań spintronicznych. Jednakże pomimo licznych doświadczalnych i teoretycznych prac poświęconych tej tematyce, wiele kwestii pozostaje wciąż niewyjaśnionych. Stąd potrzeba nowych eksperymentalnych danych.
W niniejszej rozprawie doktorskiej przedstawiono wyniki pomiarów przeprowadzonych na serii próbek Ga1-xMnxAs z zawartością manganu x ≈ 6-7 %. Próbki zostały wyhodowane niskotemperaturową techniką epitaksji z wiązki molekularnej. Część warstw wyhodowano na buforze Ga1-yInyAs o różnej zawartości indu (y = 12 – 30%), a część bezpośrednio na podłożu GaAs. W badaniach koncentrowano się na magnetycznych i magnetotransportowych właściwościach próbek, takich jak anizotropia oraz temperatura krytyczna TC przejścia fazowego paramagnetyk-ferromagnetyk.
W pracy zaprezentowano pomiary oporu oraz namagnesowania w funkcji zewnętrznego pola magnetycznego oraz temperatury. Analiza przeprowadzona w oparciu o rozszerzony model Stonera-Wolfartha pozwoliła wyznaczyć parametry anizotropii magnetycznej badanych próbek. Wyznaczono zarówno parametry opisujące anizotropię pozapłaszczyznową jak i anizotropię w płaszczyźnie.
Na szczególną uwagę zasługują wyniki uzyskane dla próbki z silnym naprężeniem epitaksjalnym wywołanym przez bufor Ga0.7In0.3As z dużą zawartością indu. Niedopasowanie sieciowe równe 2% jest istotnie większe niż w badanych dotychczas próbkach tego typu. Pozwoliło to zwiększyć anizotropię magnetyczną próbki i osiągnąć pole anizotropii równe 2 T.
Dla jednej z warstw GaMnAs wyhodowanych bezpośrednio na podłożu GaAs zaobserwowano niemonotoniczną zależność pola anizotropii w funkcji temperatury,
Główna część pracy skupiona jest wokół pomiarów magnetotransportowych GaMnAs pod wysokim ciśnieniem hydrostatycznym. Badania przeprowadzono dla dwóch próbek wyhodowanych na buforze GaInAs. Dla obu zaobserwowano wzrost temperatury krytycznej TC wywołany ciśnieniem i równy około 2 K na 1 GPa. Porównują uzyskane wyniki z wcześniej otrzymanymi (dla próbek bez bufora GaInAs) zauważono, że wzrost TC jest tym większy im wyższa jest wyjściowa temperatura krytyczna w ciśnieniu normalnym.
W celu wyznaczenia temperatur krytycznych użyto czterech różnych metod. Porównanie wyników otrzymanych każdą z nich pozwoliło zauważyć, że metoda bazująca na pochodnej oporu po temperaturze nie daje dobrych rezultatów dla próbek z niską TC i tym samym nie jest uniwersalna.
Wyznaczono także zmiany stałych anizotropii (pozapłaszczyznowej oraz w płaszczyźnie) w funkcji zewnętrznego ciśnienia hydrostatycznego. Badania przeprowadzono dla dwóch próbek o znacząco różnej anizotropii. Dla jednej z nich osią łatwą była oś prostopadła do płaszczyzny próbki, dla drugiej oś leżąca w płaszczyźnie próbki. Zewnętrzne ciśnienie wywołało wzrost pola anizotropii o 10% ± 5% na 1 GPa dla obu próbek. Badania anizotropii próbek GaMnAs w ciśnieniu hydrostatycznym nie były wcześniej wykonywane.
Wykonano także pomiary oporu w funkcji zewnętrznego pola magnetycznego. Zaobserwowano anomalie magnetooporu o złożonej strukturze, na przykład wąskie maksimum otoczone przez płytkie minima bądź wiele maksimów położonych blisko siebie. Za pomocą symulacji komputerowych przepływu prądu i rozkładu potencjału na próbce wyjaśniono pochodzenie złożonych anomalii jako związane z przemagnesowywaniem się próbki. Metoda elementów skończonych pozwoliła powiązać złożoną strukturę pików ze strukturą domenową, odtwarzając teoretycznie kształt zaobserwowanych anomalii. Zaimplementowany algorytm może być z powodzeniem użyty do rozwiązania innych problemów wymagających rozważania przepływu prądu przez niejednorodną próbkę w polu magnetycznym.
Podsumowując, w niniejszej pracy uzyskano nowe wyniki doświadczalne. Pomiary temperatury krytycznej oraz anizotropii magnetycznej w warunkach wysokiego ciśnienia hydrostatycznego stanowią oryginalny wkład do badań w zakresie warstw GaMnAs i tym samym mogą się przyczynić do głębszego zrozumienia fizyki półprzewodników półmagnetycznych i opisujących je modeli.(Ga,Mn)As is a diluted magnetic semiconductor, which is considered as material for possible spintronics applications. However, in spite of many experimental and theoretical papers, there are still a lot of open questions. Its why new experimental data are necessarily.
In this PhD thesis study of series of Ga1-xMnxAs samples with manganese content x ≈ 6-7 % was performed. Samples, grown by low-temperature Molecular Beam Epitaxy, were prepared on GaAs or on Ga1-yInyAs buffer with different indium content (y = 12 – 30%). Magnetic and magnetotransport properties like anisotropy and paramagnetic-ferromagnetic phase transition temperature (TC) were investigated.
The results of the measurements of resistivity and magnetization as a function of external magnetic field are presented. The analysis of the data allowed to find the anisotropy parameters (in-plane and out-of-plane one) and their changes as a function of temperature. Experimental data were analyzed theoretically by means of the upgraded Stoner-Wolfarth model.
Results obtained for samples with high epitaxial strain (grown on Ga0.7In0.3As buffer with very high indium content) are especially interesting. The buffer provided a 2% lattice mismatch, which is an important extension to mismatch ranges studied up to now. The resulting anisotropy fields is very high in this case and reaches 2 T.
For GaMnAs sample without buffer nonmonotonic relation between anisotropy field and temperature was observed.
The main part of the thesis consists of magnetotransport investigation of GaMnAs under hydrostatic pressure. Two samples with GaInAs buffer were studied in details. For both an increase of critical temperature (TC) of about 2 K per 1 GPa was observed. Moreover, there is trend that the higher the T¬C under normal condition, the bigger increase of TC triggered by pressure. In order to determine TC four different methods were used. The comparison of the results obtained by all is performed, leading to a conclusion that a method basing on derivative of resistivity versus temperature is not universal.
The in-plane and out-of-plane anisotropy parameters were determined as a function of hydrostatic pressure for two samples with different epitaxial strain: one with magnetic easy axis perpendicular to the sample plane and the other with easy axis parallel to the plane. Application of external hydrostatic pressure increased anisotropy parameters by about 10% ±5% per 1 GPa for both samples. The anisotropy investigations of GaMnAs under hydrostatic pressure have never been done before.
Measurements of resistance as a function of magnetic field revealed anomalies with a complex magnetic field dependence, for example a narrow maximum accompanied by side minima or several maxima. As shown by means of computer simulations of a current flow and potential distribution in the sample, those anomalies can be ascribed to magnetization switching. Finite elements method was used assuming a complex magnetic domain structure. The specific shape of the domain structure, allows to obtain a correct description of the complex shape of the anomalies. The implemented algorithm can be used to numerically address problems of magnetotransport properties of inhomogenous samples.
To sum up, new, experimental data were obtained. TC and magnetic anisotropy investigations under pressure is an original contribution to the current experimental knowledge of the GaMnAs layers. Possibly, it will help to understand diluted magnetic semiconductor properties and to verify the underlying theories
Determining Curie temperature of (Ga,Mn)As samples based on electrical transport measurements: low Curie temperature case
In this paper we show that the widely accepted method of the determination of
Curie temperature (TC) in (Ga,Mn)As samples, based on the position of the peak
in the temperature derivative of the resistivity,completely fails in the case
of non-metallic and low-TC unannealed samples. In this case we propose an
alternative method, also based on electric transport measurements, which
exploits temperature dependence of the second derivative of the resistivity
upon magnetic field.Comment: 5 pages, 3 figure
The method of roof fall hazard assessment in the LGCD mines with the use of artificial neural network
W artykule przedstawiono nową metodę oceny zagrożenia zawałowego dla polskich kopalń miedzi. W tym celu wykorzystano
wiele różnych mierzonych przez służby kopalniane parametrów pochodzących z działu górniczego, geologicznego i działu
obudowy, jak np.: wytrzymałość skał na rozciąganie, obecność spękań pionowych, rozwarstwienie stropu, zawodnienie górotworu,
jego uwarstwienie, postęp frontu eksploatacyjnego, czy też opadnięcie wskaźników SRS. Wieloparametrowa analiza
przeprowadzona za pomocą sztucznych sieci neuronowych SSN pozwoliła na predykcję zaistniałych zawałów z 82-procentową
skutecznością. Zaproponowana metoda jest metodą dwuetapową, w której należy wyznaczyć dwa wskaźniki: skłonność
górotworu do zawału - wskaźnik CP
RF , oraz możliwość utrzymania wyrobiska o danej geometrii, obudowie i przewidywanym
czasie jego użytkowania - wskaźnik CM
RF . Podczas analizy pierwszego wskaźnika należy wziąć pod uwagę 12 czynników,
a podczas analizy drugiego dodatkowe 4 (razem 16 czynników). Na podstawie wskaźnika CM
RF wyróżniono cztery kategorie zagrożenia zawałowego od I do IV. Na obu etapach analizy i wyznaczania wskaźników CP
RF i CMRF podano zakres zalecanych
działań inżynierskich, które mogą pomóc w ograniczeniu zagrożenia, lub też w jego właściwym monitorowaniu. Przedstawiona
metoda może być dobrym narzędziem do oceny zagrożenia zawałowego w warunkach polskich kopalń miedzi dla inżynierów.
Jest łatwa i szybka, a do obliczenia obu wskaźników wystarczy np. arkusz obliczeniowy w programie Excel z obsługą makr.This paper presents a novel method of roof fall hazard assessment in copper mines in Poland. Various information, that are
routinely collected by the mine geological and survey service, mining and support divisions, were used for this purpose.
The data included e.g. rock tensile strength, presence of vertical fracturing, splitting of roof rocks, water condition in rock
mass, rock mass stratification, excavation advance, and observations from Roof Splitting Indicators (SRS). Multiparameter
analysis was carried out with the use of Artificial Neural Network (ANN), and allowed for prediction of the recorded roof
falls with confidence as high as 82%. The proposed method involves two stages in which two indexes are determined: the
CP
RF , index that characterizes the susceptibility of rock mass to collapse, and the CM
RF index that quantifies the standing up
ability of the working of the specific geometry, specific support pattern and predicted time of its using. The determination of
the first index requires analysis of 12 factors, and additional four factors for the second index (altogether 16 factors). Four
categories, from I to IV, of roof fall hazard were distinguished based on the CM
RF index. Through the two-stage analysis
for CP RF and CM RF determination, there was also indicated a range of recommended engineering actions to reduce the rock
fall hazard and to improve its monitoring. The presented method is a potentially useful engineering tool for roof fall hazard
assessment in the conditions of Polish copper mines. It is uncomplicated and quick, and the computation of the two indexes
can be performed on MS Excel worksheet with the use of Macros
The assessment of the roof fall hazard in Legnica-Glogow Copper District mining plants
W artykule zostały przedstawione sposoby oceny zagrożenia zawałowego w zakładach górniczych Legnicko-Głogowskiego
Okręgu Miedziowego (LGOM). Na podstawie przeglądu zjawisk zawałowych, jakie miały miejsce w latach 2009–2018, przedstawiono
mechanizm zawałów i opadów skał oraz ocenę roli spękań stropu jako czynnika kształtującego możliwość utrzymania
stateczności wyrobisk. Następnie przeprowadzono a posteriori ocenę jakości skał w oparciu o wskaźnik RMR (Rock Mass
Rating) oraz ocenę ryzyka zawałowego, wykorzystując wskaźnik RFRI (Roof Fall Risk Index), w miejscach, gdzie doszło do
zdarzeń zawałowych oraz porównano z miejscami, gdzie do takich zdarzeń nie doszło. Na podstawie wykonanej analizy oraz
przeprowadzonych badań zostały sformułowane wnioski wskazujące na konieczność nowego podejścia do tematu oceny stateczności
i prognozowania zagrożenia zawałowego w rejonie LGOM.This paper presents assessment methods of the roof fall hazard in LGOM mining plants. On the basis of the review of roof
fall phenomena that took place in 2009-2018, the mechanism of roof falls and the role of the roof cracks as a factor which
shapes the possibility of the workings stability are presented. Then, a posteriori the assessment of rock quality was carried
out based on the RMR index and assessment of roof fall risk using the RFRI index. The study has been carried out for the
sites where the roof falls occurred and for the chosen sites where there were no roof collapses. On the basis of the analysis
and research carried out, conclusions were made indicating the need for a new approach to the subject of stability assessment
and forecasting of roof fall in the Legnica-Glogow Copper District
Galvanomagnetic methods of Curie temperature determination in (Ga,Mn)As
We critically discuss various experimental methods to determine Curie temperature TC of (Ga,Mn)As thin layers or other conducting magnetic materials by means of electric charge transport measurements. They all base on the influence of sample magnetization on the magnetoresistivity tensor ρ̂ and are an alternative to the method based upon an analysis of the temperature derivative of the sample resistance (Novák et al., 2008). These methods can be applied even when standard SQUID magnetometers are difficult or impossible to use – for example for extremely small samples or in the case of experiments performed at very specific physical conditions, e.g. at high hydrostatic pressure inside the clamp cell. We show that the use of the so called Arrott plot prepared with the use of high magnetic field isotherms ρxx(H0),ρxy(H0) (H0 – external magnetic field) may lead to substantial (of the order of 10 K) divergence of the obtained TC values depending on the assumptions which are necessary to make in this case and depending on the direction of a magnetic anisotropy easy axis. We also propose a number of ways how to obtain, basing on low magnetic field isotherms ρxx(H0),ρxy(H0), clear and characteristic features which are closely related to the ferromagnetic–paramagnetic phase transition
Hydrostatic-pressure-induced changes of magnetic anisotropy in (Ga, Mn)As thin films
The impact of hydrostatic pressure on magnetic anisotropy energies in (Ga, Mn)As thin films with in-plane and out-of-plane magnetic easy axes predefined by epitaxial strain was investigated. In both types of sample we observed a clear increase in both in-plane and out-of-plane anisotropy parameters with pressure. The out-of-plane anisotropy constant is well reproduced by the mean-field p-d Zener model; however, the changes in uniaxial anisotropy are much larger than expected in the Mn-Mn dimer scenario
