    Molecular beam epitaxial growth of high-quality InSb on InP and GaAs substrates

    Epitaxial layers of InSb were grown on InP and GaAs substrates by molecular beam epitaxy. The dependence of the epilayer quality on flux ratio, J sub Sb4/J sub In, was studied. Deviation from an optimum value of J sub Sb4/J sub In (approx. 2) during growth led to deterioration in the surface morphology and the electrical and crystalline qualities of the films. Room temperature electron mobilities as high as 70,000 and 53,000 sq cm /V-s were measured in InSb layers grown on InP and GaAs substrates, respectively. Unlike the previous results, the conductivity in these films is n-type even at T = 13 K, and no degradation of the electron mobility due to the high density of dislocations was observed. The measured electron mobilities (and carrier concentrations) at 77 K in InSb layers grown on InP and GaAs substrates are 110,000 sq cm/V-s (3 x 10(15) cm(-3)) and 55,000 sq cm/V-s (4.95 x 10(15) cm(-3)), respectively, suggesting their application to electronic devices at cryogenic temperatures

    High Resolution Observations of the Massive Protostar in IRAS18566+0408

    We report 3 mm continuum, CH3CN(5-4) and 13CS(2-1) line observations with CARMA, in conjunction with 6 and 1.3 cm continuum VLA data, and 12 and 25 micron broadband data from the Subaru Telescope toward the massive proto-star IRAS18566+0408. The VLA data resolve the ionized jet into 4 components aligned in the E-W direction. Radio components A, C, and D have flat cm SEDs indicative of optically thin emission from ionized gas, and component B has a spectral index alpha = 1.0, and a decreasing size with frequency proportional to frequency to the -0.5 power. Emission from the CARMA 3 mm continuum, and from the 13CS(2-1), and CH3CN(5-4) spectral lines is compact (i.e. < 6700 AU), and peaks near the position of VLA cm source, component B. Analysis of these lines indicates hot, and dense molecular gas, typical for HMCs. Our Subaru telescope observations detect a single compact source, coincident with radio component B, demonstrating that most of the energy in IRAS18566+0408 originates from a region of size < 2400 AU. We also present UKIRT near-infrared archival data for IRAS18566+0408 which show extended K-band emission along the jet direction. We detect an E-W velocity shift of about 10 km/sec over the HMC in the CH3CN lines possibly tracing the interface of the ionized jet with the surrounding core gas. Our data demonstrate the presence of an ionized jet at the base of the molecular outflow, and support the hypothesis that massive protostars with O-type luminosity form with a mechanism similar to lower mass stars

    Free-Free Spectral Energy Distributions of Hierarchically Clumped HII Regions

    In an effort to understand unusual power-law spectral slopes observed in some hypercompact HII regions, we consider the radio continuum energy distribution from an ensemble of spherical clumps. An analytic expression for the free-free emission from a single spherical clump is derived. The radio continuum slope (with F_\nu \nu^\alpha) is governed by the population of clump optical depths N(tau), such that (a) at frequencies where all clumps are thick, a continuum slope of +2 is found, (b) at frequencies where all clumps are optically thin, a flattened slope of -0.11 is found, and (c) at intermediate frequencies, a power-law segment of significant bandwidth with slopes between these two limiting values can result. For the ensemble distribution, we adopt a power-law distribution N(tau) tau^{-\gamma}, and find that significant power-law segments in the SED with slopes from +2 to -0.11 result only for a relatively restricted range of γ\gamma values of 1 to 2. Further, a greater range of clump optical depths for this distribution leads to a wider bandwidth over which the intermediate power-law segment exists. The model is applied to the source W49N-B2 with an observed slope of \alphab +0.9, but that may be turning over to become optically thin around 2 mm. An adequate fit is found in which most clumps are optically thin and there is little shadowing of rearward clumps by foreground clumps (i.e., the geometrical covering factor C<<1). The primary insight gained from our study is that in the Rayleigh-Jeans limit for the Planck function that applies for the radio band, it is the distribution in optical depth of the clump population that is solely responsible for setting the continuum shape, with variations in the size and temperature of clumps serving to modulate the level of free-free emission.Comment: Astrophysical Journal, in pres

    Long-term Variability of H2_2CO Masers in Star-forming Regions

    We present results of a multi-epoch monitoring program on variability of 6 \,cm formaldehyde (H2_2CO) masers in the massive star forming region NGC \,7538 \,IRS \,1 from 2008 to 2015 conducted with the GBT, WSRT, and VLA. We found that the similar variability behaviors of the two formaldehyde maser velocity components in NGC \,7538 \,IRS \,1 (which was pointed out by Araya and collaborators in 2007) have continued. The possibility that the variability is caused by changes in the maser amplification path in regions with similar morphology and kinematics is discussed. We also observed 12.2 \,GHz methanol and 22.2 \,GHz water masers toward NGC \,7538 \,IRS \,1. The brightest maser components of CH3_3OH and H2_2O species show a decrease in flux density as a function of time. The brightest H2_2CO maser component also shows a decrease in flux density and has a similar LSR velocity to the brightest H2_2O and 12.2 \,GHz CH3_3OH masers. The line parameters of radio recombination lines and the 20.17 and 20.97 \,GHz CH3_3OH transitions in NGC \,7538 \,IRS \,1 are also reported. In addition, we observed five other 6 \,cm formaldehyde maser regions. We found no evidence of significant variability of the 6 \,cm masers in these regions with respect to previous observations, the only possible exception being the maser in G29.96−-0.02. All six sources were also observed in the H213_2^{13}CO isotopologue transition of the 6 \,cm H2_2CO line; H213_2^{13}CO absorption was detected in five of the sources.     Discovery of unusual pulsations in the cool, evolved Am stars HD 98851 and HD 102480

    The chemically peculiar (CP) stars HD 98851 and HD 102480 have been discovered to be unusual pulsators during the ``Naini Tal Cape Survey'' programme to search for pulsational variability in CP stars. Time series photometric and spectroscopic observations of these newly discovered stars are reported here. Fourier analyses of the time series photometry reveal that HD 98851 is pulsating mainly with frequencies 0.208 mHz and 0.103 mHz, and HD 102480 is pulsating with frequencies 0.107 mHz, 0.156 mHz and 0.198 mHz. The frequency identifications are all subject to 1 d−1^{-1} cycle count ambiguities. We have matched the observed low resolution spectra of HD 98851 and HD 102480 in the range 3500-7400 \AA with theoretical synthetic spectra using Kurucz models with solar metallicity and a micro-turbulent velocity 2 km s−1^{-1}. These yield Teff=7000±250T_{eff}=7000\pm250 K, log g=3.5±0.5g=3.5 \pm 0.5 for HD 98851 and Teff=6750±250T_{eff} = 6750 \pm 250 K, log g=3.0±0.5g = 3.0 \pm 0.5 for HD 102480. We determined the equivalent H-line spectral class of these stars to be F1 IV and F3 III/IV, respectively. A comparison of the location of HD 98851 and HD 102480 in the HR diagram with theoretical stellar evolutionary tracks indicates that both stars are about 1-Gyr-old, 2-M⊙M_{\odot} stars that lie towards the red edge of the δ\delta Sct instability strip. We conclude that HD 98851 and HD 102480 are cool, evolved Am pulsators. The light curves of these pulsating stars have alternating high and low amplitudes, nearly harmonic (or sub-harmonic) period ratios, high pulsational overtones and Am spectral types. This is unusual for both Am and δ\delta Sct pulsators, making these stars interesting objects.Comment: 9 pages, 6 Figures, Accepted for publication in MNRA
