Comparison of fin-edge roughness and metal grain work function variability in InGaAs and Si FinFETs

    Get PDF
The fin-edge roughness (FER) and the TiN metal grain work function (MGW)-induced variability affecting OFF and ON device characteristics are studied and compared between a 10.4 nm gate length In0.53Ga0.47As FinFET and a 10.7 nm gate length Si FinFET. We have analyzed the impact of variability by assessing five figures of merit (threshold voltage, subthreshold slope, OFF-current, drain-induced-barrier-lowering, and ON-current) using the two state-of-the-art in-house-build 3-D simulation tools based on the finite-element method. Quantum-corrected 3-D drift-diffusion simulations are employed for variability studies in the subthreshold region while, in the ON-region, we use quantum-corrected 3-D ensemble Monte Carlo simulations. The In0.53Ga0.47As FinFET is more resilient to the FER and MGW variability in the subthreshold compared with the Si FinFET due to a stronger quantum carrier confinement present in the In0.53Ga0.47As channel. However, the ON-current variability is between 1.1 and 2.2 times larger for the In0.53Ga0.47As FinFET than for the Si counterpart, respectively

It is made a comparative study of serum fractions, by horizontal electrophoretic on starch gel, using individuals from Basilichthys genus, of marine lineage, belonging form Punta Rasa, and free water from Punta Lara (Río de La Plata) and also from different lakes of Buenos Aires province. They were analyzed forty samples of each place. They were observed clear differences between Punta Rasa and free water samples, and they are also differences between river and lake samples. The samples from each place showed similar characteristics. Different authors made works about endo and exosomatical characters and they found very difficult the exactly differentiation of free water “pejerrey” (B. Bonaríensis) and marine one (B. argentinensis) being an inconvenient in the systematic placement of this group (Zaro, 1974). Differences among serum samples from Río de la Plata, Punta Rasa and Buenos Aires province lakes, induce to go deep into comparative studies including Genetic Markers, to other aspects of research which allow to determine more creditable its Phylogenetic and Systematic relations.Facultad de Ciencias Veterinaria

Generation of genipin cross-linked fibrin-agarose hydrogel tissue-like models for tissue engineering applications

Generation of biomimetic and biocompatible artificial tissues is the basic research objective for tissue engineering (TE). In this sense, the biofabrication of scaffolds that resemble the tissues’ extracellular matrix (ECM) is an essential aim in this field. Uncompressed and nanostructured fibrin-agarose hydrogels (FAH and NFAH respectively) emerged as promising scaffold in TE, but its structure and biomechanical properties must be improved in order to broad their TE applications. Here we generated and characterized novel membranelike models with increased structural and biomechanical properties based on the chemical cross-linking of FAH and NFAH with genipin (GP at 0.1, 0.25, 0.5 and 0.75%). Furthermore, scaffolds were subjected to rheological (G, G’, G” modulus), ultrastructural and ex vivo biocompatibility analyses. Results showed that all GP concentrations increased the stiffness (G) and especially the elasticity (G’) of FAH and NFAH. Ultrastructural analyses demonstrated that GP and nanostructuration of FAH allowed controlling the porosity of FAH. In addition, biological studies revealed that higher concentration of GP significantly decreased the cell viability. Finally, this study demonstrated the possibility to generate natural FAH and NFAH with improved structural and biomechanical properties by using GP. However, further in vivo studies are needed in order to demonstrate the biocompatibility, biodegradability and regeneration capability of these cross-linked scaffolds

Creole cattle natural antibodies: are they genetic markers?

Serum natural antibodies in creole Cattle bear other patterns of the “blood genetic markers” for their GERMPLASM IDENTIFICATION and their corresponding PRESERVATION. We worked with several herd or Creole Cattle (Criollos) from different areas of Argentina, but this report corresponds to two herds of 82 Creole Cattle or “Criollos” from Experimental Farm of Balcarce - INTA - (Argentina) using the following methodology. a) the blood samples of each animal (sera and red cells) were collected from yugular vein, b) red cell samples from every animal were typed with 60 reagents (From Iowa State University, USA), plus some replicate and experimental Argentine reagents, plus rabbit complement (Selected rabbit sera stored fresh frozen), c) specificity of natural “anti-blood factors” isoimmunosera were determined by absorptions using bovine red cells of well-know blood groups. It was detected anti-J, anti-V, one serum that reacts as anti-M, and others not identified antibodies. The increasing number of discoveries of specific and differential blood group and histocompatibility antigens, with its corresponding natural antibodies and those produced by immunization, has enriched the knowledged of the animal genetic individuality. When it was disposable family inheritance data on this phenomenon were studied. It is discussed if natural isoantibodies of bovine normal sera would represent a new type of Immunogenetic Markers; or whether natural isoantibodies are alsoundcr the influence of associated environmental factors.Facultad de Ciencias Veterinaria

Comparison of Rayleigh and Gamma Distributions

    No full text
Abstract-We have demonstrated, via validation to experimental data for TiN and Ru, that the grains which appear in the metal gate stacks of nanoscale CMOS devices can be characterized via a two-parameter Gamma distribution (p-values 0.17 and 0.42 for TiN and Ru). Conversely, a previously presented fit which used Rayleigh distribution does not reproduce the experimental data (p-values 3 × 10 −14 and 0.0029 for TiN and Ru). Poisson Voronoi Diagrams (PVDs) are shown as a suitable algorithm to generate grains with Gamma distribution, via fitting of the distribution of 10000 grains. We have also compared the PVD variability against the Rayleigh model. for both TiN and TaN metal gates, and concluded that Rayleigh approach overestimates the device variability (by 11.9% for the TiN and by 7.14% for the TaN)

In this investigation, working with a cattle population of the Fazenda CANCHIM, EMBRAPA (Sao Carlos, Brazil), with three herds, one mixed (mestizos) (29 animals) and two of CANCHIM race (58 animals), the mestizos express a 17,2% of individuals carrying natural iso-inmuno antibodies, CANCHIM, 51,72%.
