Quantum Transport Simulation of III-V TFETs with Reduced-Order K.P Method
III-V tunneling field-effect transistors (TFETs) offer great potentials in
future low-power electronics application due to their steep subthreshold slope
and large "on" current. Their 3D quantum transport study using non-equilibrium
Green's function method is computationally very intensive, in particular when
combined with multiband approaches such as the eight-band K.P method. To reduce
the numerical cost, an efficient reduced-order method is developed in this
article and applied to study homojunction InAs and heterojunction GaSb-InAs
nanowire TFETs. Device performances are obtained for various channel widths,
channel lengths, crystal orientations, doping densities, source pocket lengths,
and strain conditions
The dependence of the pairwise velocity dispersion on galaxy properties
(abridged) We present measurements of the pairwise velocity dispersion (PVD)
for different classes of galaxies in the Sloan Digital Sky Survey. For a sample
of about 200,000 galaxies, we study the dependence of the PVD on galaxy
properties such as luminosity, stellar mass (M_*), colour (g-r), 4000A break
strength (D4000), concentration index (C), and stellar surface mass density
(\mu_*). The luminosity dependence of the PVD is in good agreement with the
results of Jing & B\"orner (2004) for the 2dFGRS catalog. The value of
\sigma_{12} measured at k=1 h/Mpc decreases as a function of increasing galaxy
luminosity for galaxies fainter than L*, before increasing again for the most
luminous galaxies in our sample. Each of the galaxy subsamples selected
according to luminosity or stellar mass is divided into two further subsamples
according to colour, D4000, C and \mu_*. We find that galaxies with redder
colours and higher D4000, C, and \mu_* values have larger PVDs on all scales
and at all luminosities/stellar masses. The dependence of the PVD on parameters
related to recent star formation(colour, D4000) is stronger than on parameters
related to galaxy structure (C, \mu_*), especially on small scales and for
faint galaxies. The reddest galaxies and galaxies with high surface mass
densities and intermediate concentrations have the highest pairwise peculiar
velocities, i.e. these move in the strongest gravitational fields. We conclude
that the faint red population located in rich clusters is responsible for the
high PVD values that are measured for low-luminosity galaxies on small scales.Comment: 14 pages, 13 figures; reference updated and text slightly changed to

On bare masses in time-symmetric initial-value solutions for two black holes
The Brill-Lindquist time-symmetric initial-value solution for two uncharged
black holes is rederived using the Hamiltonian constraint equation with Dirac
delta distributions as a source for the binary black-hole field. The bare
masses of the Brill-Lindquist black holes are introduced in a way which is
applied, after straightforward modification, to the Misner-Linquist binary

Negative Statements Considered Useful
Knowledge bases (KBs) about notable entities and their properties are an
important asset in applications such as search, question answering and
dialogue. All popular KBs capture virtually only positive statements, and
abstain from taking any stance on statements not stored in the KB. This paper
makes the case for explicitly stating salient statements that do not hold.
Negative statements are useful to overcome limitations of question answering
systems that are mainly geared for positive questions; they can also contribute
to informative summaries of entities. Due to the abundance of such invalid
statements, any effort to compile them needs to address ranking by saliency. We
present a statisticalinference method for compiling and ranking negative
statements, based on expectations from positive statements of related entities
in peer groups. Experimental results, with a variety of datasets, show that the
method can effectively discover notable negative statements, and extrinsic
studies underline their usefulness for entity summarization. Datasets and code
are released as resources for further research
