    Exciton-Phonon Coupling of NN_3 Center in Heavily Nitrogen Doped GaP

    通过光致发光谱研究了在 1 9~ 4 8K范围内掺氮浓度为 0 .1 2 %时的 Ga PN的 NN3束缚激子与声子的耦合 .直接计算了 NN3束缚激子的 L O,TO和 TA声子伴线的黄昆因子 S,除了 L O声子外 ,得到了 TO和 TA声子伴线的S因子在该温度范围内对温度的依赖关系 .计算表明 ,NN3的 L O,TO和 TA声子的 S因子均与温度无关 ,说明NN3的 L O,TO和 TA声子伴线与它们的零声子线具有相同的温度依赖关系 ,符合黄昆的多声子光跃迁理论Under heavy nitrogen doping,due to the “concentration quenching” effect,the full spectrum of the NN 3 center is revealed without the interference from the spectra of other higher energy centers.This investigation offers a direct proof for that all the phonon replicas are the phonon sidebands governed by the Huang Rhys’ multiphonon optical transition theory.国家自然科学基金 (批准号 :60 2 760 0 2 );; 厦门大学预研基金 (批准号 :Y0 70 0 5 )资助项目~

    【中文文摘】通过 Ga P1 - x Nx( x=0 .0 5 %~ 3.1%)混晶的低温光致发光 ( PL )谱 ,探讨了 N在不同组分 Ga Nx P1 - x混晶的发光特性中所起的作用 .在低组分 ( x =0 .0 5 %~ 0 .81%)下 ,Ga Nx P1 - x的 PL谱由 NNi 对及其声子伴线的发光组成 ;在高组分 ( x≥ 1.3%)下 ,NNi 对之间相互作用形成的与 N有关的杂质带导致了 Ga Nx P1 - x混晶的带隙降低 .同时 ,在 x=0 .12 %的 Ga Nx P1 - x中 ,得到了清晰的 NN3 零声子线及其声子伴线 ,从而直接证实了 NN3具有与孤立 N中心完全相似的声子伴线 . 【英文文摘】The photoluminescence spectra of GaP 1-xN x(x=0.05%~3.1%) alloys grown by MBE are studied at 17K.The evolution of the properties of the alloy with the increase of N composition is observed.The samples exhibit a series of sharp lines of NN i pairs bound excitons at low N concentration (x=0.05%~0.81%).While x increases above 1.3%,all the structures of spectra disappear and exhibit broadened emission and shift to the lower energy.The PL spectrum of GaP 1-xN x with x=0.12% exhibits clearly the phonon sideband,which shows directly NN 3 having the same phonon sideband spectrum as that of NN 1 and the isolated N center.国家自然科学基金 (批准号 :6 0 2 76 0 0 2 );; 福建省自然科学基金 (批准号 :A0 110 0 0 7)资助项

    【中文文摘】在室温下测试了 Ga P1 - x Nx(x=0 .0 5 %~ 3.1% )混晶的喇曼散射谱 .在一级喇曼散射谱中观测到了 Ga P的L O(Γ)模和强度较弱的禁戒 TO(Γ )模以及 N的局域模 (495 cm- 3) .在 N组分较高的一组样品 (x=1.3%~ 3.1% )中 ,还观察到了位于 Ga P的 L O(Γ)模和 TO(Γ)模之间的由 N导致的 L O(N)模的喇曼频移 (387cm- 1 ) ,其强度随着N浓度的增加而增强 .在二级喇曼散射谱中 ,除了观测到布里渊区中心的声子散射峰 2 L O(Γ )外 ,还观测到了布里渊区边界的声子散射峰 2 L O(L )、2 TO(X)以及 L O(L ) +TO(X) .且边界散射峰的强度比中心散射峰更强 .另外在组分 x=0 .6 %和 x=0 .81%的样品中 ,还得到了诸如来自不同 NNi 对或 N原子簇团的局域模和由 N导致的新的散射峰 【英文文摘】The Raman scattering of GaP_ 1-x N_ x alloys ( x =0 05%~3 1%) grown by MBE are studied at room temperature.In addition to the strong GaP-like LO_1 mode and weak forbidden TO_1 mode,the second order Raman scattering of the zone-edge phonon (2LO_1(L) mode and 2TO_1(X) mode) as well as the scattering of the zone-center phonon are observed.Also,the nitrogen local mode (495cm -1 ) associated with the NN center and the so-called "X" mode (387cm -1 ) of the LO phonon (manifested as a phonon sideband in the recombination of N bound excitons) are revealed in the Raman spectra of heavilyN doped samples even under nonresonant excitation. In high N samples (x > 018% ) ,multiple Raman modes are found at frequency,which is slightly lower than the localmode. These new modes are presumably associated with different NN o r N cluster configurations. Additional Raman features, activated by N doping, at 604cm - 1 and 681cm- 1, are observed in the intermediate doping region.     【中文文摘】利用变温光致发光(PL)谱研究了一系列GaP1-xNx混晶的发光复合机制.GaP1-xNx混晶的PL谱从低组分的NN对束缚激子及其声子伴线到高组分杂质带发光的特征,表现出明显的带隙降低的趋势.测量结果显示,在组分x≥0.24%的样品的发光谱中NN1能量之下已经开始出现几个新的束缚态,在低组分的混晶中,只存在一种激活能,仍然保持有束缚激子的特征;而在高组分样品(x≥0.81%)中存在两种激活能.高组分样品一方面仍保留有束缚激子的特征,另一方面也表现出新的发光机制. 【英文文摘】This paper presented an investigation on the emission recombination mechanism of the novel GaP_(1-x)N_(x) alloys, using the temperature-dependent photoluminescence(PL) spectra. The GaP_(1-x)N_x alloys display obvious band-gap reduction characteristic, with the PL spectra developing from nitrogen bound excitons and their phonon replicas under low x composition to impurity band emission under high x composition. The results apparently indicate the appearance of several new bound states below the NN_1 bound exciton even when the composition x is as low as 0. 24 %. In low composition alloy , there is only one activation energy , which still remains the characteristic of bound exciton state. While in high composition alloy ( x ≥0. 81 %) , there exist two kinds of activation energies. The samples with high composition , on one hand , still remain the bound exciton characteristic , on the other hand , display new recombination mechanism.     【中文文摘】利用变温光致发光(PL)谱及时间衰退发光谱研究了一系列CaP_(1-x)N_x混晶的光学性质。GaP_(1_x)N_x混晶的PL谱从低组分的NN对束缚激子及其声子伴线到高组分杂质带发光的特征,表现出明显的带降降低的趋势。测量结果显示,在组分x≥0.24%的样品的发光谱中NN_1能量之下已经开始出现几个新的束缚态,对其激活能的拟合及对时间衰退发光谱的分析表明,新的束缚态一方面仍保留有N束缚激子的性质,另一方面又表现出有别于NN对束缚激子的发光机制。说明新的束缚态有可能由新的N原子组成(如NNN原子)或与NN对束缚激子存在着某种相互作用。 【英文文摘】GaP_(1-x)N_x alloy is a remarkable and promising semiconductor for its giant band-gap bowing effect and its potential application in optoelectronic devices. In this article, we carried out a series of studies on the optical properties of GaP_(1-x)N_x alloys, especially focusing on the samples with composition x=0.24%, 0.6%, 0.81%, using temperature-dependent photoluminescence(PL) speetra and transient photoluminescense spectra.
