A systematic transport study of the ballistic electron emission microscopy
(BEEM) of Au/Si(100) and Au/Si(111) Schottky barriers for different thicknesses
of the metal layer and different temperatures is presented. It is shown that
the existing experimental data are compatible with a recently predicted
bandstructure-induced non-forward electron propagation through the Au(111)

Bloch oscillations in semiconductor superlattices have recently been observed using optical techniques. However, it remained to show that the optically observed quantum beats of the Wannier-Stark ladder are connected with a true spatial oscillation of the wave packet. We present an experimental technique which measures directly the displacment of the wave packet center-of-mass: The oscillating Bloch wave packets create a microscopic dipole moment which can he determined using the shift of the Wannier-Stark ladder transition energy as a sensitive dipole field detector. We show that the wave packet undergoes harmonic spatial motion in accordance with the predictions of Bloch and Zener

Influence of LO-photon emission on Bloch oscillations in semiconductor supperlattices

Direct observation in the temporal domain of relaxation oscillations in a semiconductor laser

The spectrally resolved FWM signal of CdSe quantum dots with sizes below the bulk excitonic Bohr radius has been studied as a function of temperature and excitation intensity and compared with bulk CdSe. A clear oscillation with a period of 163fs (approximate to 25 meV) is found in the transient FWM signal and attributed to a coherent coupling of confined electron-hole pairs with LO-phonons. Two side bands are observed in the spectrum 25 meV below and above the excitonic resonance. The strong coupling to LO-phonons is observed even at excitation densities around 1 x 10(16) cm(-3) which is close to the bulk value of the Mott density

Detection of intersubband transitions in gallium arsenide coupled quantum wells by hot electron effects

THz emission from a narrow-miniband superlattice excited at its lower band edge reveals a hyperbolic bias dependence of the emission frequency. This reflects the emission from Coulomb-renormalized states, namely the anticrossing between the miniband exciton and the hh(-2) and hh(-l) Wannier-Stark-Ladder states visible in the interband absorption spectra. An analysis of the intraband and interband dephasing times, respectively. reveals that the intraband dynamics remains to be Coulomb-renormalized even after the dephasing of the interband coherence. This demonstrates that THz emission is dominated by long-lived excitionic contributions, in contrast to predictions at a Hartree-Fock level. The dynamics controlled truncation (DCT) approach taking into account the dynamics of the four-point correlation for the intraband current density is able to account for this experimental observation
