The Calculation and Design of Diluted Magnetic Semiconductor (DMS)

Abstract

传统的半导体器件主要是应用电子电荷的自由度,而存储材料主要是应用电子自旋的自由度。人们一直都在尝试着在同一个器件同时应用电子的电荷和自旋两种自由度,稀磁半导体就是人们尝试的一种结果。所谓的稀磁半导体(DMS)就是在非磁性的半导体中掺入一部分磁性离子,通过改变磁性杂质的种类、浓度来控制DMS的电学、光学和磁学性质。为了寻找具有较高居里温度(Tc)的DMS,我们利用第一性原理系统地计算了3d过渡金属(V、Cr、Mn、Fe、Co和Ni)掺杂的III-V(GaAs、GaP)、II-IV-V2(ZnGeAs2、ZnGeP2)以及I-III-VI2(CuGaSe2、CuGaS2)黄铜矿半导体的电磁性质。通...Conventional semiconductor devices generally take advantage of the charge of electrons, whereas magnetic materials are used for recording information involving electron spin.
