Abstract
文章利用理论模型研究了GaAs/AlxGa1-xAs量子阱红外探测器(QWIP)中掺杂参数对探测器探测波长的影响,并借助2×2哈密顿方法计算了此模型的特征能态。通过将模拟结果与现有实验数据进行对比、分析可知,当掺杂浓度增加时,峰值归一化吸收率、吸收系数和响应度等呈非线性增大。同时还发现,在AlxGa1-xAs势垒中,Al的摩尔分数(x)增加时,子带间吸收能力增强,但吸收的峰值波长会向较短的波长方向移动,进而判定掺杂浓度是高性能QWIP设计的重要参数之一
