    Nonlinear Optics in Chip-based Microresonators and their Applications

    Optical micro-resonators have been studied for decades as a platform to investigate optical physics, and to miniaturize bulky optical systems. In the last decade, optical frequency combs, which have revolutionized the precision measurement of time and frequency, have been demonstrated in optical micro-resonators via the combined effect of parametric oscillation and cascaded four-wave mixing. More recently, soliton mode-locking has made possible low-noise/reproducible generation of these miniature combs (microcombs). In this thesis, we demonstrated the generation of soliton microcombs from silica wedge disk micro-resonators and the characteristics of the soliton microcombs are described. We also applied soliton microcombs to dual-comb spectroscopy and distance measurement (LIDAR) for the first time. Also, ways to improve spectral resolution, signal-to-noise ratio, and spectral coverage are discussed. In addition to soliton microcombs, a novel spiral resonator is studied as a stable optical frequency reference. Combined with a frequency comb, this new type of chip-based reference cavity is also applied to generate stable microwaves via optical frequency division. Lastly, we generated a stimulated Brillouin laser (SBL) from the optical micro-resonator and its phonon-limited linewidth is studied. Application of the SBL for rotation measurement is also demonstrated. This thesis is organized into six chapters. Throughout the thesis, the implication and potential of my PhD work toward chip-based advanced optics system are discussed.</p

    High Aspect-ratio Biomimetic Hair-like Microstructure Arrays for MEMS Multi-Transducer Platform

    Many emerging applications of sensing microsystems in health care, environment, security and transportation systems require improved sensitivity and selectivity, redundancy, robustness, increased dynamic range, as well as small size, low power and low cost. Providing all of these features in a system consisting of one sensor is not practical or possible. Micro electro mechanical microsystems (MEMS) that combine a large sensor array with signal processing circuits could provide these features. To build such multi-transducer microsystems we get inspiration from “hair”, a structure frequently used in nature. Hair is a simple yet elegant structure that offers many attractive features such as large length to cross-sectional area ratio, large exposed surface area, ability to include different sensing materials, and ability to interact with surrounding media in sophisticated ways. In this thesis, we have developed a microfabrication technology to build 3D biomimetic hair structures for MEMS multi-transducer platform. Direct integration with CMOS will enable signal processing of dense arrays of 100s or 1000s of MEMS transducers within a small chip area. We have developed a new device structure that mimics biological hair. It includes a vertical spring, a proof-mass atop the spring, and high aspect-ratio narrow electrostatic gaps to adjacent electrodes for sensing and actuation. Based on this structure, we have developed three generations of 3D high aspect-ratio, small-footprint, low-noise accelerometers. Arrays of both high-sensitivity capacitive and threshold accelerometers are designed and tested, and they demonstrate extended full-scale detection range and frequency bandwidth. The first-generation capacitive hair accelerometer arrays are based on Silicon-on-Glass (SOG) process utilizing 500 µm thick silicon, achieving a highest sensor density of ~100 sensors/mm2 connected in parallel. Minimum capacitive gap is 5 μm with device height of 400 μm and spring length of 300 μm. A custom-designed Bosch deep-reactive-etching (DRIE) process is developed to etch ultra-deep (> 500 µm) ultra-high aspect-ratio (UHAR) features (AR > 40) with straight sidewalls and reduced undercut across a wide range of feature sizes. A two-gap dry-release process is developed for the second-generation capacitive hair accelerometers. Due to the large device height at full wafer thickness of 1 mm and UHAR capacitive transduction gaps at 2 µm that extend > 200 µm, the accelerometer achieves sub-µg resolution (< 1µg/√Hz) and high sensitivity (1pF/g/mm2), having an area smaller than any previous precision accelerometers with similar performance. Each sensor chip consists of devices with various design parameter to cover a wide range. Bonding with metal interlayers at < 400 °C allows direct integration of these devices on top of CMOS circuits. The third-generation digital threshold hair accelerometer takes advantage of large aspect-ratio of the hair structure and UHAR DRIE structures to provide low noise (< 600 ng/√Hz per mm2 footprint proof-mass due to small contact area) and low power threshold acceleration detection. 16-element (4-bit) and 32-element (5-bit) arrays of threshold devices (total chip area being < 1 cm2) with evenly-spaced threshold gap dimensions from 1 µm to 4 µm as well as with hair spring cross-sectional area from 102 µm to 302 µm are designed to suit specific g-ranges from < 100 mg to 50 g.     Design, fabrication, characterization and reliability study of CMOS-MEMS Lorentz-Force magnetometers

    Tesi en modalitat de compendi de publicacionsToday, the most common form of mass-production semiconductor device fabrication is Complementary Metal-Oxide Semiconductor (CMOS) technology. The dedicated Integrated Circuit (IC) interfaces of commercial sensors are manufactured using this technology. The sensing elements are generally implemented using Micro-Electro-Mechanical-Systems (MEMS), which need to be manufactured using specialized micro-machining processes. Finally, the CMOS circuitry and the MEMS should ideally be combined in a single package. For some applications, integration of CMOS electronics and MEMS devices on a single chip (CMOS-MEMS) has the potential of reducing fabrication costs, size, parasitics and power consumption, compared to other integration approaches. Remarkably, a CMOS-MEMS device may be built with the back-end-of-line (BEOL) layers of the CMOS process. But, despite its advantages, this particular approach has proven to be very challenging given the current lack of commercial products in the market. The main objective of this Thesis is to prove that a high-performance MEMS, sealed and packaged in a standard package, may be accurately modeled and manufactured using the BEOL layers of a CMOS process in a reliable way. To attain this, the first highly reliable novel CMOS-MEMS Lorentz Force Magnetometer (LFM) was successfully designed, modeled, manufactured, characterized and subjected to several reliability tests, obtaining a comparable or superior performance to the typical solid-state magnetometers used in current smartphones. A novel technique to avoid magnetic offsets, the main drawback of LFMs, was presented and its performance confirmed experimentally. Initially, the issues encountered in the manufacturing process of MEMS using the BEOL layers of the CMOS process were discouraging. Vapor HF release of MEMS structures using the BEOL of CMOS wafers resulted in undesirable damaging effects that may lead to the conclusion that this manufacturing approach is not feasible. However, design techniques and workarounds for dealing with the observed issues were devised, tested and implemented in the design of the LFM presented in this Thesis, showing a clear path to successfully fabricate different MEMS devices using the BEOL.Hoy en día, la forma más común de producción en masa es una tecnología llamada Complementary Metal-Oxide Semiconductor (CMOS). La interfaz de los circuitos integrados (IC) de sensores comerciales se fabrica usando, precisamente, esta tecnología. Actualmente es común que los sensores se implementen usando Sistemas Micro-Electro-Mecánicos (MEMS), que necesitan ser fabricados usando procesos especiales de micro-mecanizado. En un último paso, la circuitería CMOS y el MEMS se combinan en un único elemento, llamado package. En algunas aplicaciones, la integración de la electrónica CMOS y los dispositivos MEMS en un único chip (CMOS-MEMS) alberga el potencial de reducir los costes de fabricación, el tamaño, los parásitos y el consumo, al compararla con otras formas de integración. Resulta notable que un dispositivo CMOS-MEMS pueda ser construido con las capas del back-end-of-line (BEOL) de un proceso CMOS. Pero, a pesar de sus ventajas, este enfoque ha demostrado ser un gran desafío como demuestra la falta de productos comerciales en el mercado. El objetivo principal de esta Tesis es probar que un MEMS de altas prestaciones, sellado y empaquetado en un encapsulado estándar, puede ser correctamente modelado y fabricado de una manera fiable usando las capas del BEOL de un proceso CMOS. Para probar esto mismo, el primer magnetómetro CMOS-MEMS de fuerza de Lorentz (LFM) fue exitosamente diseñado, modelado, fabricado, caracterizado y sometido a varias pruebas de fiabilidad, obteniendo un rendimiento comparable o superior al de los típicos magnetómetros de estado sólido, los cuales son usados en móviles actuales. Cabe destacar que en esta Tesis se presenta una novedosa técnica con la que se evitan offsets magnéticos, el mayor inconveniente de los magnetómetros de fuerza Lorentz. Su efectividad fue confirmada experimentalmente. En los inicios, los problemas asociados al proceso de fabricación de MEMS usando las capas BEOL de obleas CMOS resultaba desalentador. Liberar estructuras MEMS hechas con obleas CMOS con vapor de HF producía efectos no deseados que bien podrían llevar a la conclusión de que este enfoque de fabricación no es viable. Sin embargo, se idearon y probaron técnicas de diseño especiales y soluciones ad-hoc para contrarrestar estos efectos no deseados. Se implementaron en el diseño del magnetómetro de Lorentz presentado en esta Tesis, arrojando excelentes resultados, lo cual despeja el camino hacia la fabricación de diferentes dispositivos MEMS usando las capas BEOL.Postprint (published version

    CMOS systems and circuits for sub-degree per hour MEMS gyroscopes

    The objective of our research is to develop system architectures and CMOS circuits that interface with high-Q silicon microgyroscopes to implement navigation-grade angular rate sensors. The MEMS sensor used in this work is an in-plane bulk-micromachined mode-matched tuning fork gyroscope (M² – TFG ), fabricated on silicon-on-insulator substrate. The use of CMOS transimpedance amplifiers (TIA) as front-ends in high-Q MEMS resonant sensors is explored. A T-network TIA is proposed as the front-end for resonant capacitive detection. The T-TIA provides on-chip transimpedance gains of 25MΩ, has a measured capacitive resolution of 0.02aF /√Hz at 15kHz, a dynamic range of 104dB in a bandwidth of 10Hz and consumes 400μW of power. A second contribution is the development of an automated scheme to adaptively bias the mechanical structure, such that the sensor is operated in the mode-matched condition. Mode-matching leverages the inherently high quality factors of the microgyroscope, resulting in significant improvement in the Brownian noise floor, electronic noise, sensitivity and bias drift of the microsensor. We developed a novel architecture that utilizes the often ignored residual quadrature error in a gyroscope to achieve and maintain perfect mode-matching (i.e.0Hz split between the drive and sense mode frequencies), as well as electronically control the sensor bandwidth. A CMOS implementation is developed that allows mode-matching of the drive and sense frequencies of a gyroscope at a fraction of the time taken by current state of-the-art techniques. Further, this mode-matching technique allows for maintaining a controlled separation between the drive and sense resonant frequencies, providing a means of increasing sensor bandwidth and dynamic range.     The research objectives of the 280 projects placed under contract in the National Aeronautics and Space Administration (NASA) 1990 Small Business Innovation Research (SBIR) Phase 1 program are described. The basic document consists of edited, non-proprietary abstracts of the winning proposals submitted by small businesses in response to NASA's 1990 SBIR Phase 1 Program Solicitation. The abstracts are presented under the 15 technical topics within which Phase 1 proposals were solicited. Each project was assigned a sequential identifying number from 001 to 280, in order of its appearance in the body of the report.     Energy efficient control of electrostatically actuated MEMS

    Plenty of Micro-electro-mechanical Systems (MEMS) devices are actuated using electrostatic forces, and specially, parallel-plate actuators are extensively used, due to the simplicity of their design. Nevertheless, parallel-plate actuators have some limitations due to the nonlinearity of the generated force. The dissertation analyzes the dynamics of the lumped electrostatically actuated nonlinear system, in order to obtain insight on its characteristics, define desired performance goals and implement a controller for energy efficient robustly stable actuation of MEMS resonators. In the first part of the dissertation, the modeling of the electromechanical lumped system is developed. From a complete distributed parameters model for MEMS devices which rely on electrostatic actuation, a concentrated parameters simplification is derived to be used for analysis and control design. Based on the model, energy analysis of the pull-in instability is performed. The classic approach is revisited to extend the results to models with a nonlinear springs. Analysis of the effect of dynamics is studied as an important factor for the stability of the system. From this study, the Resonant Pull-in Condition for parallel-plate electrostatically actuated MEMS resonators is defined and experimentally validated. Given the importance of the nonlinear dynamics and its richness in behaviors, Harmonic Balance is chosen as a tool to characterize the steady-state oscillation of the resonators. This characterization leads to the understanding of the key factors for large and stable oscillation of resonators. An important conclusion is reached, Harmonic Balance predicts that any oscillation amplitude is possible for any desired frequency if the appropriate voltage is applied to the resonator. And the energy consumption is dependent on this chosen oscillation frequency. Based on Harmonic Balance results, four main goals are defined for the control strategy: Stable oscillation with large amplitudes of motion; Robust oscillation independently of MEMS imperfections; Pure sinus-like oscillation for high-grade sensing; and Low energy consumption. The second part of the dissertation deals with the controller selection, design and verification. A survey of prior work on MEMS control confirms that existing control approaches cannot provide the desired performance. Consequently, a new three-stage controller is proposed to obtain the desired oscillation with the expected stability and energy efficiency. The controller has three different control loops. The first control loop includes a Robust controller designed using on µ-synthesis, to deal with MEMS resonators uncertainties. The second control loop includes an Internal-Model-Principle Resonant controller, to generate the desired control action to obtain the desired oscillation. And the third control loop handles the energy consumption minimization through an Extremum Seeking Controller, which selects the most efficient working frequency for the desired oscillation. The proposed controller is able to automatically generate the needed control voltage, as predicted by the Harmonic Balance analysis, to operate the parallel-plate electrostatically actuated MEMS resonator at the desired oscillation. Performance verification of stability, robustness, sinus-like oscillation and energy efficiency is carried out through simulation. Finally, the needed steps for a real implementation are analyzed. Independent two-sided actuation for full-range amplitude oscillation is introduced to overcome the limitations of one-sided actuation. And a modification of standard Electromechanical Amplitude Modulation is analyzed and validated for position feedback implementation. With these improvements, a MEMS resonator with the desired specifications for testing the proposed control is designed for fabrication. Based on this design, testing procedure is discussed as future work.Molts microsistemes (MEMS) són actuats amb forces electrostàtiques, i especialment, els actuadors electrostàtics de plaques paral.leles són molt usats, degut a la simplicitat del seu disseny. Tot i això, aquests actuadors tenen limitacions degut a la no-linealitat de les forces generades. La tesi analitza el sistema mecànic no-lineal actuat electrostàticament que forma el MEMS, per tal d'entendre'n les característiques, definir objectius de control de l'oscil.lació, i implementar un controlador robust, estable i eficient energèticament. A la primera part de la tesi es desenvolupa el modelat del sistema electromecànic complert. A partir de la formulació de paràmetres distribuïts aplicada a dispositius MEMS amb actuació electrostàtica, es deriva una formulació de paràmetres concentrats per a l'anàlisi i el disseny del control. Basat en aquest model, s'analitza energèticament la inestabilitat anomenada Pull-in, ampliant els resultats de l'enfocament clàssic al model amb motlles no-lineals. Dins de l'anàlisi, l'evolució dinàmica s'estudia per ser un factor important per a l'estabilitat. D'aquest estudi, la Resonant Pull-in Condition per a actuadors electrostàtics de plaques paral.leles es defineix i es valida experimentalment. Donada la importància de la dinàmica no-lineal del sistema i la seva riquesa de comportaments, s'utilitza Balanç d'Harmònics per tal de caracteritzar les oscil.lacions en estacionari. Aquesta caracterització permet entendre els factors claus per a obtenir oscil.lacions estables i d'amplitud elevada. El Balanç d'Harmònics dóna una conclusió important: qualsevol amplitud d'oscil.lació és possible per a qualsevol freqüència desitjada si s'aplica el voltatge adequat al ressonador. I el consum energètic associat a aquesta oscil.lació depèn de la freqüència triada. Llavors, basat en aquests resultats, quatre objectius es plantegen per a l'estratègia de control: oscil.lació estable amb amplituds elevades; robustesa de l'oscil.lació independentment de les imperfeccions dels MEMS; oscil.lació sinusoïdal sense harmònics per a aplicacions d'alta precisió; i baix consum energètic. La segona part de la tesi tracta la selecció, disseny i verificació dun controlador adequat per a aquests objectius. La revisió dels treballs existents en control de MEMS confirma que cap dels enfocaments actuals permet obtenir els objectius desitjats. En conseqüència, es proposa el disseny d'un nou controlador amb tres etapes per tal d'obtenir l'oscil.lació desitjada amb estabilitat i eficiència energètica. El controlador té tres llaços de control. Al primer llaç, un controlador robust dissenyat amb µ-síntesis gestiona les incertes es dels MEMS. El segon llaç inclou un controlador Ressonant, basat en el Principi del Model Intern, per a generar l'acció de control necessària per a obtenir l'oscil.lació desitjada. I el tercer llaç de control gestiona la minimització de l'energia consumida mitjançant un controlador basat en Extremum Seeking, el qual selecciona la freqüència de treball més eficient energèticament per a l'oscil.lació triada. El controlador proposat és capaç de generar automàticament el voltatge necessari, igual al previst pel Balanç d'Harmònics, per tal d'operar electrostàticament amb plaques paral.leles els ressonadors MEMS. Mitjançant simulació se'n verifica l'estabilitat, robustesa, inexistència d'harmònics i eficiència energètica de l'oscil.lació. Finalment, la implementació real és analitzada. En primer lloc, un nou esquema d'actuació per dos costats amb voltatges independents es proposa per aconseguir l'oscil.lació del ressonador en tot el rang d'amplituds. I en segon lloc, una modificació del sensat amb Modulació d'Amplitud Electromecànica s'utilitza per tancar el llaç de control de posició. Amb aquestes millores, un ressonador MEMS es dissenya per a ser fabricat i validar el control.
