Room temperature ferromagnetic-like behavior in Mn-implanted and post-annealed InAs layers deposited by Molecular Beam Epitaxy
We report on the magnetic and structural properties of Ar and Mn implanted
InAs epitaxial films grown on GaAs (100) by Molecular Beam Epitaxy (MBE) and
the effect of Rapid Thermal Annealing (RTA) for 30 seconds at 750C. Channeling
Particle Induced X- ray Emission (PIXE) experiments reveal that after Mn
implantation almost all Mn atoms are subsbtitutional in the In-site of the InAs
lattice, like in a diluted magnetic semiconductor (DMS). All of these samples
show diamagnetic behavior. But, after RTA treatment the Mn-InAs films exhibit
room-temperature magnetism. According to PIXE measurements the Mn atoms are no
longer substitutional. When the same set of experiments were performed with As
as implantation ion all of the layers present diamagnetism without exception.
This indicates that the appearance of room-temperature ferromagnetic-like
behavior in the Mn-InAs-RTA layer is not related to lattice disorder produce
during implantation, but to a Mn reaction produced after a short thermal
treatment. X-ray diffraction patterns (XRD) and Rutherford Back Scattering
(RBS) measurements evidence the segregation of an oxygen deficient-MnO2 phase
(nominally MnO1.94) in the Mn-InAs-RTA epitaxial layers which might be on the
origin of room temperature ferromagnetic-like response observed.Comment: 16 pages, 5 figures. Acepted in J. Appl. Phy
X-ray scattering from surfaces: discrete and continuous components of roughness
Incoherent surface scattering yields a statistical description of the
surface, due to the ensemble averaging over many independently sampled volumes.
Depending on the state of the surface and direction of the scattering vector
relative to the surface normal, the height distribution is discrete,
continuous, or a combination of the two. We present a treatment for the
influence of multimodal surface height distributions on Crystal Truncation Rod
scattering. The effects of a multimodal height distribution are especially
evident during in situ monitoring of layer-by-layer thin-film growth via Pulsed
Laser Deposition. We model the total height distribution as a convolution of
discrete and continuous components, resulting in a broadly applicable
parameterization of surface roughness which can be applied to other scattering
probes, such as electrons and neutrons. Convolution of such distributions could
potentially be applied to interface or chemical scattering. Here we find that
this analysis describes accurately our experimental studies of SrTiO3
annealing and homoepitaxial growth.Comment: 15 pages, 7 figure
PASS: a simple classifier system for data analysis
Let x be a vector of predictors and y a scalar response associated with it. Consider the regression problem of inferring the relantionship between predictors and response on the basis of a sample of observed pairs (x,y). This is a familiar problem for which a variety of methods are available. This paper describes a new method based on the classifier system approach to problem solving. Classifier systems provide a rich framework for learning and induction, and they have been suc:cessfully applied in the artificial intelligence literature for some time. The present method emiches the simplest classifier system architecture with some new heuristic and explores its potential in a purely inferential context. A prototype called PASS (Predictive Adaptative Sequential System) has been built to test these ideas empirically. Preliminary Monte Carlo experiments indicate that PASS is able to discover the structure imposed on the data in a wide array of cases
Pulsed laser deposition growth of heteroepitaxial YBa2Cu3O7/La0.67Ca0.33MnO3 superlattices on NdGaO3 and Sr0.7La0.3Al0.65Ta0.35O3 substrates
Heteroepitaxial superlattices of [YBa2Cu3O7(n)/ La0.67Ca0.33MnO3(m)]x, where
n and m are the number of YBCO and LCMO monolayers and x the number of bilayer
repetitions, have been grown with pulsed laser deposition on NdGaO3 (110) and
Sr0.7La0.3Al0.65Ta0.35O3 (LSAT) (001). These substrates are well lattice
matched with YBCO and LCMO and, unlike the commonly used SrTiO3, they do not
give rise to complex and uncontrolled strain effects due to structural
transitions at low temperature. The growth dynamics and the structure have been
studied in-situ with reflection high energy electron diffraction (RHEED) and
ex-situ with scanning transmission electron microscopy (STEM), x-ray
diffraction, and neutron reflectometry. The individual layers are found to be
flat and continuous over long lateral distances with sharp and coherent
interfaces and with a well-defined thickness of the individual layer. The only
visible defects are antiphase boundaries in the YBCO layers that originate from
perovskite unit cell height steps at the interfaces with the LCMO layers. We
also find that the first YBCO monolayer at the interface with LCMO has an
unusual growth dynamics and is lacking the CuO chain layer while the subsequent
YBCO layers have the regular Y-123 structure. Accordingly, the CuO2 bilayers at
both the LCMO/YBCO and the YBCO/LCMO interfaces are lacking one of their
neighboring CuO chain layers and thus half of their hole doping reservoir.
Nevertheless, from electric transport measurements on asuperlattice with n=2 we
obtain evidence that the interfacial CuO2 bilayers remain conducting and even
exhibit the onset of a superconducting transition at very low temperature.
Finally, we show from dc magnetization and neutron reflectometry measurements
that the LCMO layers are strongly ferromagnetic
Carrier dynamics and infrared-active phonons in c-axis oriented RuSrGdCuO film
The conductivity spectra of c-axis oriented thin RuSrGdCuO film
on SrTiO substrate, prepared by pulsed-laser deposition, are obtained from
the analysis of the reflectivity spectra over broad frequency range and
temperatures between 10 and 300 K. The free charge carriers are found to be
strongly overdamped with their scattering rate (1.0 eV at room temperature)
exceeding the plasma frequency (0.55 eV). Four phonon lines are identified in
the experimental spectra and assigned to the specific oxygen related in-plane
polarized vibrations based on the comparison with the results of a lattice
dynamics shell model calculations.Comment: 3 pages, 4 figure
Highly Oriented PZT Platform for Polarization-Independent Photonic Integrated Circuit and Enhanced Efficiency Electro-Optic Modulation
We demonstrate, for the first time, sputtered PZT as a platform for the
development of Si-based photonic devices such as rings, MZI, and electro-optic
modulators. We report the optimization of PZT on MgO(002) substrate to obtain
highly oriented PZT film oriented towards the (100) plane with a surface
roughness of 2 nm. Si gratings were simulated for TE and TM mode with an
efficiency of -2.2 dB/coupler -3 dB/coupler respectively with a polarization
insensitive efficiency of 50% for both TE and TM mode. Si grating with an
efficiency of around -10 dB/coupler and a 6 dB bandwidth of 30 nm was
fabricated. DC Electro-optic characterization for MZI yielded a spectrum shift
of 71 pm/V at the c-band.Comment: 11 Pages, 9 Figures, 3 Table
