    Reliability Assessment Of Self-Alignment Assemblies Of Chip Component After Reflow Soldering Process

    Reliability of surface mount components and interconnect are significant issues in electronic manufacturing. Although the reliability of devices has been broadly studied,here we are focusing on the reliability of the solder joint after the self-alignment phenomena during reflow soldering.In this study,the quality of the self-alignment assemblies was analyzed relate to the joint shear strength according to the JIS Z3 198-7 standard and the inspection according to IPC-A-610E standard.The results from reliability study indicate that the shear strength of the misalignment component of solder joints indeed depends on the degree of chip component misalignment.For shift mode configuration in the range of 0-300µm,the resulted chip assembly inspection after the reflow process was in line with the IPC-A-610E standard

    Introduction to Surface-Mount Technology

    In chapter 1, the surface-mount technology and reflow soldering technology are overviewed. A brief introduction is presented into the type of electronic components, including through-hole- and surface-mounted ones. Steps of reflow soldering technology are outlined, and details are given regarding the properties of solder material in this technology. The rheological behavior of solder pastes is detailed, and some recent advancements in addressing the thixotropic behavior of this material are summarized. The process of stencil printing is detailed next, which is the most crucial step in reflow soldering technology; since even 60–70% of the soldering failures can be traced back to this process. The topic includes the structures of stencils, discussion of the primary process parameters, and process optimization possibilities by numerical modeling. Process issues of component placement are presented. The critical parameter (process and machines capability), which is used extensively for characterizing the placement process is studied. In connection with the measurement of process capability, the method of Gage R&R (repeatability and reproducibility) is detailed, including the estimation of respective variances. Process of the reflow soldering itself is detailed, including the two main phenomena taking place when the solder is in the molten state, namely: wetting of the liquid solder due to surface tension, and intermetallic compound formation due to diffusion. Solder profile calculation and component movements during the soldering (e.g., self-alignment of passive components) are presented too. Lastly, the pin-in-paste technology (reflow solder of through-hole components) is detailed, including some recent advancements in the optimization of this technology by utilizing machine learning techniques

    A deep understanding in thermal characteristics of lead-free solder paste grades is one of the most crucial factors when dealing with reflow soldering process. These temperatures are critical parameters for proper settings of the real reflow process. This report is devoted to discussing the findings obtained during utilization of differential scanning calorimetry (DSC) and calculation using MATLAB to identify the latent heat, solidus and liquidus temperature, and surface tension applicable to numerically simulate the real process of reflow soldering. It can be stated that the equilibrium solidus and liquidus temperatures during solidification process are not a reversal of the melting process, with the solid phase equilibrium occurred at a lower temperature due to the difficulty of ß-Sn nucleation. Amount of heat energy released during solidification differs less than 10% for SAC405 and less than 1% for SAC105 with the latent heat of fusion during the melting process

    Effect of Intermetallic Growth on Durability of High Temperature Solders (SnAg, SAC305, SAC+Mn, SnAg+Cu Nano) in Thermal and Vibration Environments

    The RoHS ban of lead from electronics has pushed the industry to find lead free alternatives. In high temperature environments, high lead solders have typically been used. A suitable lead free replacement alloy is required. In this study quad flat packages (QFP) and 2512 chip resistors soldered with commercially available Sn3.5Ag and SAC305, and experimental SAC+Mn and SnAg+Cu Nano alloys on ENIG finished copper were subjected to three tests. Isothermal aging at 185°C for up to 1000 hours and at 200°C for up to 500 hours were performed to measure the interfacial intermetallic thickness, assess intermetallic compounds, and view the microstructure. A durability assessment was performed featuring thermal cycling ranges of -40 to 185°C and -40 to 200°C intermixed with 50G vibration cycling to determine the most durable solder alloy. Failure analysis was performed to understand the durability results. Finally, shear testing was performed to determine a correlation between shear strength and durability. The results show SAC305 is the most reliable solder under these conditions

    Multifunctional vertical interconnections of multilayered flexible substrates for miniaturised POCT devices

    Point-of-care testing (POCT) is an emerging technology which can lead to an eruptive change of lifestyle and medication of population against the traditional medical laboratory. Since living organisms are intrinsically flexible and malleable, the flexible substrate is a necessity for successful integration of electronics in biological systems that do not cause discomfort during prolonged use. Isotropic conductive adhesives (ICAs) are attractive to wearable POCT devices because ICAs are environmentally friendly and allow a lower processing temperature than soldering which protects heat-sensitive components. Vertical interconnections and optical interconnections are considered as the technologies to realise the miniaturised high-performance devices for the future applications. This thesis focused on the multifunctional integration to enable both electrical and optical vertical interconnections through one via hole that can be fabricated in flexible substrates. The functional properties of the via and their response to the external loadings which are likely encountered in the POCT devices are the primary concerns of this PhD project. In this thesis, the research of curing effect on via performance was first conducted by studying the relationship between curing conditions and material properties. Based on differential scanning calorimetry (DSC) analysis results, two-parameter autocatalytic model (Sestak-Berggren model) was established as the most suitable curing process description of our typical ICA composed of epoxy-based binders and Ag filler particles. A link between curing conditions and the mechanical properties of ICAs was established based on the DMA experiments. A series of test vehicles containing vias filled with ICAs were cured under varying conditions. The electrical resistance of the ICA filled vias were measured before testing and in real time during thermal cycling tests, damp heat tests and bending tests. A simplified model was derived to represent rivet-shaped vias in the flexible printed circuit boards (FPCBs) based on the assumption of homogenous ICAs. An equation was thus proposed to evaluate the resistance of the model. Vias with different cap sizes were also tested, and the equation was validated. Those samples were divided into three groups for thermal cycling test, damp heat ageing test and bending test. Finite element analysis (FEA) was used to aid better understanding of the electrical conduction mechanisms. Based on theoretical equation and simulation model, the fistula-shape ICA via was fabricated in flexible PCB. Its hollow nature provides the space for integrations of optical or fluidic circuits. Resistance measurements and reliability tests proved that carefully designed and manufactured small bores in vias did not comprise the performance. Test vehicles with optoelectrical vias were made through two different approaches to prove the feasibility of multifunctional vertical interconnections in flexible substrates. A case study was carried out on reflection Photoplethysmography (rPPG) sensors manufacturing, using a specially designed optoelectronic system. ICA-based low-temperature manufacture processes were developed to enable the integration of these flexible but delicate substrates and components. In the manufacturing routes, a modified stencil printing setup, which merges two printing-curing steps (vias forming and components bonding) into one step, was developed to save both time and energy. The assembled probes showed the outstanding performance in functional and physiological tests. The results from this thesis are anticipated to facilitate the understanding of ICA via conduction mechanism and provide an applicable tool to optimise the design and manufacturing of optoelectrical vias

    ISOTHERMAL MECHANICAL AND THERMO-MECHANICAL DURABILITY CHARACTERIZATION OF SELECTED PB-FREE SOLDERS

    Due to the hazards of Pb in the environment and its effect on humans and marketing competition from Japanese electronics manufacturers, the conversion to Pb-free solders in the electronics industry appears imminent. As major mechanical, thermal, and electrical interconnects between the component and the PWB, solder joints are crucial for the reliability of the most electronic packages. There is an urgent need for constitutive properties, mechanical durability and thermo-mechanical durability of Pb-free solders. A partitioned constitutive model consisting of elastic, plastic, primary creep and secondary creep models is obtained for the Sn3.9Ag0.6Cu solder and the baseline Sn37Pb solder from comprehensive monotonic and creep tests conducted on Thermo-Mechanical-Microscale (TMM) setup. The comparison between two solders shows that Sn3.9Ag0.6Cu has much better creep resistance than Sn37Pb at the low and medium stresses. The isothermal mechanical durability of three NEMI recommended Pb-free solders, Sn3.9Ag0.6Cu, Sn3.5Ag, Sn0.7Cu, is tested on the TMM setup under low creep and high creep test conditions. The damage propagation rate is also analyzed from the test data. The generic Energy-Partitioning (E-P) durability model is obtained for three Pb-free solders by using the incremental analytic model developed for TMM tests. The scatter of the test results from the prediction by these E-P durability model constants is small. The thermo-mechanical durability of the Pb-free Sn3.8Ag0.7Cu solder is investigated by a systematic approach combining comprehensive thermal cycling tests and finite element modeling. The effects of mixed solder systems, device types, and underfill are addressed in the tests. Thermal cycling results show that Sn3.8Ag0.7Cu marginally outperforms SnPb for four different components under the studied test condition. The extensive detailed three-dimensional viscoplastic FE stress and damage analysis is conducted for five different thermal cycling tests of both Sn3.8Ag0.7Cu and Sn37Pb solders. Power law thermo-mechanical durability models of both Sn3.8Ag0.7Cu and Sn3Pb are obtained from thermal cycling test data and stress and damage analysis. The energy-partitioning durability models of two solders are also obtained. It is found that the slopes of the plastic and creep curves in the E-P damage model of Pb-free solders for thermal cycling are steeper than those for mechanical cycling and those of Sn37Pb solders

    3D Structuration Techniques of LTCC for Microsystems Applications

    This thesis aimed at developing new 3D structuration techniques for a relatively recent new ceramic technology called LTCC, which stands for Low Temperature, Co-fired Ceramic. It is a material originally developed for the microelectronic packaging industry; its chemical and thermal stabilities make it suitable to military-grade and automotive applications, such as car ignition systems and Wi-Fi antennae (GHz frequencies). In recent years however, the research in ceramic microsystems has seen a growing interest for microfluidics, packaging, MEMS and sensors. Positioned at the crossing of classical thick-film technology on alumina substrate and of high temperature ceramics, this new kind of easily structurable ceramic is filling the technological and dimensional gap between microsystems in Silicon and classical "macro microsystems", in the sense that we can now structure microdevices in the range from 150 mm to 150 mm. In effect, LTCC technology allows printing conductors and other inks from 30 mm to many mm, structuration from 150 mm to 150 mm, and suspended structures with gaps down to 30 mm thanks to sacrificial materials. Sensors and their packaging are now merged in what we can call "functional packaging". The contributions of this thesis lie both in the technological aspects we brought, and in the innovative microfluidic sensors and devices created using our developed methods. These realizations would not have been possible with the standard lamination and firing techniques used so far. Hence, we allow circumventing the problems related to microfluidics circuitry: for instance, the difficulty to control final fired dimensions, the burden to produce cavities or open structures and the associated delaminations of tapes, and the absence of "recipe" for the industrialization of fluidic devices. The achievements of the presented research can be summarized as follows: The control of final dimensions is mastered after having studied the influence of lamination parameters, proving they have a considerable impact. It is now possible to have a set of design rules for a given material, deviating from suppliers' recommendations for the manufacture of slender structures requiring reduced lamination. A new lamination method was set up, permitting the assembly of complex microfluidic circuits that would normally not sustain standard lamination. The method is based on partial pseudo-isostatic sub-laminations, with the help of a constrained rubber, subsequently consolidated together with a final standard uniaxial lamination. The conflict between well bonded tapes and acceptable output geometry is greatly attenuated. We achieved the formulation of a new class of Sacrificial Volume Materials (SVM) to allow the fabrication of open structures on LTCC and on standard alumina substrates; these are indeed screen-printable inks made by mixing together mineral compounds, a glassy phase and experimental organic binders. This is an appreciable improvement over the so-far existing SVMs for LTCC, limited to closed structures such as thin membranes. An innovative industrial-grade potentially low-cost diagnostics multisensor for the pneumatic industry was developed, allowing the measurement of compressed air pressure, flow and temperature. The device is entirely mounted by soldering onto an electro-fluidic platform, de facto making it a true electro-fluidic SMD component in itself. It comprises additionally its own integrated SMD electronics, and thanks to standard hybrid assembly techniques, gets rid of external wires and tubings – this prowess was never achieved before. This opens the way for in situ diagnostics of industrial systems through the use of low-cost integrated sensors that directly output conditioned signals. In addition to the abovementioned developments, we propose an extensive review of existing Sacrificial Volume Materials, and we present numerous applications of LTCC to sensors and microsystems, such as capacitive microforce sensors, a chemical microreactor and microthrusters. In conclusion, LTCC is a technology adapted to the industrial production of microfluidic sensors and devices: the fabrication steps are all industrializable, with an easy transition from prototyping to mass production. Nonetheless, the structuration of channels, cavities and membranes obey complex rules; it is for the moment not yet possible to choose with accuracy the right manufacturing parameters without testing. Consequently, thorough engineering and mastering of the know-how of the whole manufacturing process is still necessary to produce efficient LTCC electro-fluidic circuits, in contrast with older techniques such as classical thick-film technology on alumina substrates or PCBs in FR-4. Notwithstanding its lack of maturity, the still young LTCC technology is promising in both the microelectronics and microfluidics domains. Engineers have a better understanding of the structuration possibilities, of the implications of lamination, and of the most common problems; they have now all the tools in hand to create complex microfluidics circuits
