Near-Zero-Power Temperature Sensing via Tunneling Currents Through Complementary Metal-Oxide-Semiconductor Transistors.
Temperature sensors are routinely found in devices used to monitor the environment, the human body, industrial equipment, and beyond. In many such applications, the energy available from batteries or the power available from energy harvesters is extremely limited due to limited available volume, and thus the power consumption of sensing should be minimized in order to maximize operational lifetime. Here we present a new method to transduce and digitize temperature at very low power levels. Specifically, two pA current references are generated via small tunneling-current metal-oxide-semiconductor field effect transistors (MOSFETs) that are independent and proportional to temperature, respectively, which are then used to charge digitally-controllable banks of metal-insulator-metal (MIM) capacitors that, via a discrete-time feedback loop that equalizes charging time, digitize temperature directly. The proposed temperature sensor was integrated into a silicon microchip and occupied 0.15 mm2 of area. Four tested microchips were measured to consume only 113 pW with a resolution of 0.21 °C and an inaccuracy of ±1.65 °C, which represents a 628× reduction in power compared to prior-art without a significant reduction in performance
Tactile sensing chips with POSFET array and integrated interface electronics
This work presents the advanced version of novel POSFET (Piezoelectric Oxide Semiconductor Field Effect Transistor) devices based tactile sensing chip. The new version of the tactile sensing chip presented here comprises of a 4 x 4 array of POSFET touch sensing devices and integrated interface electronics (i.e. multiplexers, high compliance current sinks and voltage output buffers). The chip also includes four temperature diodes for the measurement of contact temperature. Various components on the chip have been characterized systematically and the overall operation of the tactile sensing system has been evaluated. With new design the POSFET devices have improved performance (i.e. linear response in the dynamic contact forces range of 0.01–3N and sensitivity (without amplification) of 102.4 mV/N), which is more than twice the performance of their previous implementations. The integrated interface electronics result in reduced interconnections which otherwise would be needed to connect the POSFET array with off-chip interface electronic circuitry. This research paves the way for CMOS (Complementary Metal Oxide Semiconductor) implementation of full on-chip tactile sensing systems based on POSFETs
Reconfigurable nanoelectronics using graphene based spintronic logic gates
This paper presents a novel design concept for spintronic nanoelectronics
that emphasizes a seamless integration of spin-based memory and logic circuits.
The building blocks are magneto-logic gates based on a hybrid
graphene/ferromagnet material system. We use network search engines as a
technology demonstration vehicle and present a spin-based circuit design with
smaller area, faster speed, and lower energy consumption than the
state-of-the-art CMOS counterparts. This design can also be applied in
applications such as data compression, coding and image recognition. In the
proposed scheme, over 100 spin-based logic operations are carried out before
any need for a spin-charge conversion. Consequently, supporting CMOS
electronics requires little power consumption. The spintronic-CMOS integrated
system can be implemented on a single 3-D chip. These nonvolatile logic
circuits hold potential for a paradigm shift in computing applications.Comment: 14 pages (single column), 6 figure
