Design and analysis of a high-efficiencyv high-voltage class-D power output stage
The analysis and design of a highly-efficient 80 V class-D power stage design in a 0.14 ÎŒm SOI-based BCD process is described. It features immunity to the on-chip supply bounce, realized by internally regulated floating supplies, variable driving strength for the gate driver, and an efficient 2-step level shifter design. Fast switching transition and low switching loss are achieved with 94% peak efficiency for the complete class-D power stage in the realized chip

Pro ilustraci pĆesnĂ©ho a ĂșÄinnĂ©ho chovĂĄnĂ struktur je v disertaÄnĂ prĂĄci zahrnuto velkĂ© mnoĆŸstvĂ simulaÄnĂch vĂœsledkĆŻ.The dissertation thesis is aiming at examining the most common methods adopted by analog circuits' designers in order to achieve low voltage (LV) low power (LP) configurations. The capability of LV LP operation could be achieved either by developed technologies or by design techniques. The thesis is concentrating upon design techniques, especially the nonâconventional ones which are bulkâdriven (BD), floatingâgate (FG), quasiâfloatingâgate (QFG), bulkâdriven floatingâgate (BDâFG) and bulkâdriven quasiâfloatingâgate (BDâQFG) techniques. The thesis also looks at ways of implementing structures of wellâknown and modern active elements operating in voltageâ, currentâ, and mixedâmode such as operational transconductance amplifier (OTA), second generation current conveyor (CCII), fullyâdifferential second generation current conveyor (FBâCCII), fullyâbalanced differential difference amplifier (FBâDDA), voltage differencing transconductance amplifier (VDTA), currentâcontrolled current differencing buffered amplifier (CCâCDBA) and current feedback operational amplifier (CFOA). In order to confirm the functionality and behavior of these configurations and elements, they have been utilized in application examples such as diodeâless rectifier and inductance simulations, as well as lowâpass, bandâpass and universal filters. All active elements and application examples have been verified by PSpice simulator using the 0.18 m TSMC CMOS parameters. Sufficient numbers of simulated plots are included in this thesis to illustrate the precise and strong behavior of structures.
Silicon photonic modulators for PAM transmissions
High-speed optical interconnects are crucial for both data centers and high performance computing systems. High power consumption and limited device bandwidth have hindered the move to higher optical transmission speeds. Integrated optical transceivers in silicon photonics (SiP) using pulse-amplitude modulation (PAM) are a promising solution to increase data rates. In this paper, we review recent progress in SiP for PAM transmissions. We focus on materials and technologies available CMOS-compatible photonics processes. Performance metrics of SiP modulators and crucial considerations for high-speed PAM transmissions are discussed. Various driving strategies to achieve optical PAM signals are presented. Some of the state-of-the-art SiP PAM modulators and integrated transmitters are reviewed
Hybrid Silicon-Photonic Circuits with Second-Order Optical Nonlinearities
Die integrierte Optik ermöglicht die Miniaturisierung diskreter photonischer oder elektro-optischer (EO) Komponenten und die Kombination dieser Bauelemente in komplexen photonischen integrierten Schaltungen (engl. photonic integrated circuit, PIC) auf kompakten Mikrochips. Die Silizium-Photonik (SiP) ist eine sehr attraktive Plattform fĂŒr die photonische Integration, da sie ausgereifte Herstellungsprozesse aus der Mikroelektronik nutzen kann. Damit eröffnet die Silizium-Photonik die Möglichkeit zur kostengĂŒnstigen Massenproduktion von photonischen Chips mit hoher Ausbeute und Reproduzierbarkeit. DarĂŒber hinaus erlaubt der groĂe Brechungsindexkontrast zwischen dem als Wellenleiterkern dienendem Silizium (Si) und dem als Mantelmaterial verwendeten Siliziumdioxid die Herstellung von Wellenleitern mit kleinen Querschnitten und kleinen KrĂŒmmungsradien, was die Integrationsdichte im Vergleich zu anderen Materialplattformen erhöht. Die Silizium-Photonik hat jedoch einen entscheidenden Nachteil: Aufgrund seines inversionssymmetrischen Kristallgitters besitzt Silizium keine NichtlinearitĂ€t zweiter Ordnung. Folglich sind Bauelemente wie optische Frequenzkonverter, optische Logikgatter, verschrĂ€nkte Photonenquellen und vor allem elektro-optische Modulatoren, welche auf dem Pockels-Effekt basieren, auf der SiP-Plattform nicht ohne Weiteres realisierbar. Die hybride Integration von Silzium-Nanowellenleitern mit anderen Materialien, die eine NichtlinearitĂ€t zweiter Ordnung aufweisen, ist daher fĂŒr die Erweiterung des Portfolios von SiP-Bauelementen von entscheidender Bedeutung. In dieser Arbeit werden zwei AnsĂ€tze fĂŒr die hybride Integration in SiP-Schaltungen untersucht.
Der erste Ansatz stĂŒtz sich auf hocheffiziente organische EO Materialien, die mit siliziumphotonischen Wellenleiterstrukturen in einem Back-End-of-Line-Prozess kombiniert werden, um sogenannte Silicon-Organic Hybrid (SOH) EO Modulatoren zu realisieren. In dieser Arbeit werden SOH-Modulatoren demonstriert, die neue Rekorde in Bezug auf Modulationseffizienz, optische EinfĂŒgungsdĂ€mpfung und demonstrierte Datenrate definieren. DarĂŒber hinaus wird die thermische LangzeitstabilitĂ€t dieser Bauelemente bei 85 °C validiert.
Der zweite Ansatz beruht auf neuartigen anorganischen Nanolaminat-DĂŒnnfilmen, die durch Atomlagenabscheidung (ALD) gewachsen werden. Aufgrund des frĂŒhen Forschungsstadiums wurden diese Materialien nicht direkt auf SiP-Chips, sondern auf Glassubstraten gewachsen und durch die Erzeugung der zweiten Harmonischen (SHG) charakterisiert. In dieser Arbeit werden SHG-Charakterisierungstechniken fĂŒr Nanolaminate untersucht und ein neues Nanolaminat vorgestellt. Perspektivisch könnte ALD allerdings auch fĂŒr die Beschichtung von SiP-Chips verwendet werden. Das konforme ALD-Wachstum bietet sich hierbei an, um prĂ€zise definierte Schichtfolgen auch auf komplexen Wellenleiterstrukturen mit hoher Reproduzierbarkeit abzuscheiden.
Diese beiden AnsÀtze werden in der vorliegenden Arbeit nÀher beschrieben.
Kapitel 1 gibt eine EinfĂŒhrung in die integrierte Optik und erlĂ€utert die Notwendigkeit der Hybridintegration von optisch-nichtlinearen Materialien zweiter Ordnung in SiP-Schaltungen.
Kapitel 2 fasst den theoretischen Hintergrund, fĂŒhrt die fĂŒr diese Arbeit relevanten Aspekte der nichtlinearen Optik ein und gibt einen Ăberblick ĂŒber verschiedene Klassen von nichtlinearen Materialien zweiter Ordnung. DarĂŒber hinaus wird der Stand der Technik von Mach-Zehnder-Modulatoren auf der SiP-Plattform vorgestellt.
In Kapitel 3 wird die sehr hohe Modulationseffizienz von SOH-Modulatoren demonstriert. Dabei wird ein Mach-Zehnder-Modulator diskutiert, bei dem das Produkt aus Ï-Spannung und LĂ€nge nur 0,32 Vmm betrĂ€gt. Im Vergleich zu modernsten SiP-Modulatoren stellt dieser Wert eine Verbesserung um mehr als eine GröĂenordnung dar. Diese hohe Effizienz ermöglicht eine optische Signalerzeugung mit einer Datenrate von 40 Gbit/s unter Verwendung sehr kleiner Peak-to-Peak Treiberspannungen von nur 140 mV.
Kapitel 4 stellt einen kompakten SOH-Modulator mit einer optischen DĂ€mpfung des Phasenschiebers von unter 1 dB vor â dies entspricht dem niedrigsten Wert der jemals fĂŒr einen ultra-schnellen SiP-Modulator veröffentlicht wurde. Der Nutzen dieses Bauteils fĂŒr schnelle und effiziente optische DatenĂŒbertragung wird in einem Experiment demonstriert, bei dem vierstufige Pulsamplitudenmodulations-Signale (PAM4) bei 100 GBd erzeugt werden. Die hierfĂŒr verwendeten Treiberspannungen sind kompatibel mit typischen Spannungspegeln, die von energieeffizienten und hochgradig skalierbaren Complementary Metal-Oxide-Semiconductor-(CMOSÂ)Bauteilen erzeugt werden können.
Kapitel 5 demonstriert die thermische LangzeitstabilitĂ€t von SOH-Modulatoren gemÀà den Telcordia-Normen fĂŒr die Lagerung bei hohen Temperaturen. Die Bauelemente werden bei 85 °C fĂŒr insgesamt 2700 h gelagert, und es zeigt sich, dass die Ï-Spannung nach einem schnellen anfĂ€nglichen Anstieg auf ein konstantes langzeitstabiles Niveau konvergiert. Weiterhin wird gezeigt, dass die Lagerung bei 85 °C keinen negativen Einfluss auf die LeistungsfĂ€higkeit der Bauteile bezĂŒglich der optischen DatenĂŒbertragung hat. Dazu wurde eine optische DatenĂŒbertragung mit einem SOH-Bauteil durchgefĂŒhrt, das zuvor fĂŒr 2700 h bei 85 °C gelagert wurde. Mit dieser Demonstration wird eines der letzten verbleibenden Hindernisse auf dem Weg zum technischen Einsatz von SOH-Bauteilen adressiert: Die StabilitĂ€t der zugrundeliegenden organischen Materialien.
In Kapitel 6 werden zwei verschiedene Techniken zur Messung von SHG von anorganischen Nanolaminaten und zur Bestimmung der zugehörigen Elemente des -Tensors untersucht. Die Vor- und Nachteile der beiden Methoden werden verglichen und die Quellen fĂŒr Messfehler identifiziert.
Kapitel 7 stellt ein neuartiges binÀres Nanolaminatmaterial vor, das auf abwechselnden Schichten aus Zinkoxid und Aluminiumoxid basiert. Die ermittelte NichtlinearitÀt zweiter Ordnung ist mehr als dreimal so groà wie bei zuvor veröffentlichten ternÀren Nanolaminaten.
Kapitel 8 fasst die Themen dieser Arbeit zusammen und gibt einen Ausblick auf zukĂŒnftige Arbeiten zu SOH-Modulatoren und Nanolaminat-DĂŒnnfilmen
High resolution, process and temperature compensated phase shifter design using a self generated look up table
Phase resolution is one of the most important parameters in phased array RADAR determining the precision of antenna beam direction and side-lobe level. Especially, in tracking applications the antenna directivity should be high and side-lobe levels must be low in order to abstain from the signals of Jammers. Phase shifters (PS) set phase resolution and directivity; therefore, they are the key components for phased arrays. Among the PS topologies, vector sum type comes forward due to its significant advantage over the other design techniques, in terms of insertion loss, phase error, area and operation bandwidth. However, in design of vector sum type PS, phase and amplitude errors in vectors, and phase insertion of variable gain amplifiers degrades the phase resolution performance of the PS. In order to overcome these issues and improve bit resolution (reduced phase step size and lower phase error while covering 360° phase range), and improve the tolerance on process - temperature variations, the proposed solution in this thesis is the design of a calibration circuit consisting of Power detector (PD), Analog to Digital Converter (ADC) and a Digital Processing Unit (DPU). The main objective of the calibration loop is the generation of a Look up Table (LUT) for target frequency band and at operating temperature. With this technique, the first 7-bit Phase shifter is designed in SiGe- BiCMOS technology, which also has highest fractional bandwidth in literature
Plasmonic-Organic and Silicon-Organic Hybrid Modulators for High-Speed Signal Processing
High-speed electro-optic (EO) modulators are key devices for optical communications, microwave photonics, and for broadband signal processing. Among the different material platforms for high-density photonic integrated circuits (PIC), silicon photonics sticks out because of CMOS foundries specialized in PIC fabrication. However, the absence of the Pockels effect in silicon renders EO modulators with high-efficiency and large modulation bandwidth difficult.
In this dissertation, plasmonic and photonic slot waveguide modulators are investigated. The devices are built on the silicon platform and are combined with highly-efficient organic EO materials. Using such a hybrid platform, we realize compact and fast plasmonic-organic hybrid (POH) and silicon-organic hybrid (SOH) modulators. As an application example, we demonstrate for the first time an advanced terahertz communication link by directly converting data on a 360Â GHz carrier to a data stream on an optical carrier. For optical transmitter applications, we overcome the bandwidth limitation of conventional SOH modulators by introducing a high-k dielectric microwave slotline for guiding the modulating radio-frequency signal which is capacitively-coupled to the EO modulating region. We confirm the viability of such capacitively-coupled SOH modulators by generating four-state pulse amplitude modulated signals with data rates up to 200 Gbit/s
Lithium tantalate electro-optical photonic integrated circuits for high volume manufacturing
Photonic integrated circuits based on Lithium Niobate have demonstrated the
vast capabilities afforded by material with a high Pockels coefficient,
allowing linear and high-speed modulators operating at CMOS voltage levels for
applications ranging from data-center communications and photonic accelerators
for AI. However despite major progress, the industrial adoption of this
technology is compounded by the high cost per wafer. Here we overcome this
challenge and demonstrate a photonic platform that satisfies the dichotomy of
allowing scalable manufacturing at low cost, while at the same time exhibiting
equal, and superior properties to those of Lithium Niobate. We demonstrate that
it is possible to manufacture low loss photonic integrated circuits using
Lithium Tantalate, a material that is already commercially adopted for acoustic
filters in 5G and 6G. We show that LiTaO3 posses equally attractive optical
properties and can be etched with high precision and negligible residues using
DUV lithography, diamond like carbon (DLC) as a hard mask and alkaline wet
etching. Using this approach we demonstrate microresonators with an intrinsic
cavity linewidth of 26.8 MHz, corresponding to a linear loss of 5.6 dB/m and
demonstrate a Mach Zehnder modulator with Vpi L = 4.2 V cm half-wave voltage
length product. In comparison to Lithium Niobate, the photonic integrated
circuits based on LiTaO3 exhibit a much lower birefringence, allowing
high-density circuits and broadband operation over all telecommunication bands
(O to L band), exhibit higher photorefractive damage threshold, and lower
microwave loss tangent. Moreover, we show that the platform supports generation
of soliton microcombs in X-Cut LiTaO3 racetrack microresonator with
electronically detectable repetition rate, i.e. 30.1 GHz.Comment: 8 pages, 4 figure

Mid-infrared quantum optics in silicon
Applied quantum optics stands to revolutionise many aspects of information
technology, provided performance can be maintained when scaled up. Silicon
quantum photonics satisfies the scaling requirements of miniaturisation and
manufacturability, but at 1.55 m it suffers from unacceptable linear and
nonlinear loss. Here we show that, by translating silicon quantum photonics to
the mid-infrared, a new quantum optics platform is created which can
simultaneously maximise manufacturability and miniaturisation, while minimising
loss. We demonstrate the necessary platform components: photon-pair generation,
single-photon detection, and high-visibility quantum interference, all at
wavelengths beyond 2 m. Across various regimes, we observe a maximum net
coincidence rate of 448 12 Hz, a coincidence-to-accidental ratio of 25.7
1.1, and, a net two photon quantum interference visibility of 0.993

Towards Compact and High Speed Silicon Modulators
Los moduladores son elementos claves para la transmisiĂłn de la señal y el procesamiento de la informaciĂłn. Las tĂ©cnicas de fabricaciĂłn avanzadas "complementary metal-oxide semiconductor" (CMOS) permiten reducir drĂĄsticamente las dimensiones de estos dispositivos de interĂ©s para la implementaciĂłn a gran escala en un chip de silicito a bajo coste. El trabajo realizado en esta tesis se centra en el diseño, la fabricaciĂłn y la caracterizaciĂłn de estructuras de onda lenta con el objetivo de realizar moduladores compactos y eficientes integrados en un chip de silicio. El trabajo se divide en cuatro capĂtulos y un capĂtulo de conclusiĂłn y perspectivas. El capĂtulo uno introduce los fundamentos de fĂsica del estado sĂłlido y de los mecanismos bĂĄsicos de propagaciĂłn guiada de la luz por reflexiĂłn total interna. El capĂtulo dos presenta los parĂĄmetros importantes de los moduladroes electro-Ăłpticos asĂ como un trabajo de recopilaciĂłn de todos los mecanismos fĂsicos que pueden ser empleados para modular la luz en silicio. AdemĂĄs, se presenta el estado del arte de los moduladores basados en silicio. El capĂtulo tres presenta el diseño , fabricaciĂłn y caracterizaciĂłn de un modulador electro-Ăłptico en silicio compacto y eficiente basado en el efecto de onda lenta en una estructura periĂłdica unidimensional integrada, cuya geometrĂa, similar a la de una red de Bragg, permite reducir la velocidad de grupo de un paquetes de ondas. Dicho efecto, se emplea para incrementar la interacciĂłn luz-materia y por lo tanto la eficiencia del modulador electro-Ăłptico. El capĂtulo cuatro demuestra experimentalmente que dicha guĂa unidimensional periĂłdica puede ser mejorada a fin de conseguir que el efecto de baja velocidad de grupo suceda en un rango mayor de longitudes de onda para posibles aplicaciones como la multiplexaciĂłn por divisiĂłn de longitudinal de onda.
