    Get PDF
In this paper we present a simulation study of 5nm vertically stacked lateral nanowires transistor (NWTs). The study is based on calibration of drift-diffusion results against a Poisson-Schrodinger simulations for density-gradient quantum corrections, and against ensemble Monte Carlo simulations to calibrate carrier transport. As a result of these calibrated results, we have established a link between channel strain and the device performance. Additionally, we have compared the current flow in a single, double and triple vertically stacked lateral NWTs

When newspapers were the dominant form of conventional media, fake news was widespread. Due to the vast influence of such false news and the growing user reach of technical media sources (TV, Internet, social media, blogs). Humans have become more dependent on the news as they make daily decisions for ensuring the safety of their loved ones and themselves in the wake of COVID-19 becoming a pandemic which has impacted humans all over the world. Fake news, on the other hand, is on the verge of becoming a "second pandemic" or "infodemic," endangering the health of individuals all over the world. Previous research hasn't used fake news detection to coronavirus in Arabic due to the fact that fake news connected to coronavirus is such a recent occurrence. A total of 4 versions of the datasets used in this study have been produced (D0, D1, D2, and D3). To understand the effects of deep learning (DL) and machine learning (ML) techniques on any dataset, a total of 4 datasets were created. Also, the research analyzes them with regard to ML and DL to determine the efficacy of preprocessing (D1), raw dataset (D0), light stemming (D3), and root stemming (D2). Dataset version zero (D0) is finished when creating an excel file. From the first version (D0), three more versions (D2, D1, and D3) were created. This study examines the detection of fake news articles concerning COVID-19 on Facebook with the use of DL approaches, like the Bidirectional Long Short-Term Memory Networks (Bi-LSTM), Bidirectional Encoder Representations from Transformers (BERT) and AraBert of Arabic text and ML techniques Linear Support Vector Machines (SVM) and Random Forest (RF). On testing data-set (D0), BERT yields the greatest accuracy of 97.32

In this study, we suggest a hierarchical model to investigate the electrical performance of carbon nanotube (CNT)- based interconnects. From the density functional theory, we have obtained important physical parameters, which are used in TCAD simulators to obtain the RC netlists. We then use these RC netlists for the circuit-level simulations to optimize interconnect design in VLSI. Also, we have compared various CNT-based interconnects such as single-walled CNTs, multi-walled CNTs, doped CNTs, and Cu-CNT composites in terms of conductivity, ring oscillator delay, and propagation time delay

The reduction of the critical dimensions of transistor architectures makes mandatory the inclusion of quantum effects different than standard confinement becomes in advanced device simulators to describe the electrical behavior. In particular, direct tunneling from source to drain, band-to-band tunneling and gate leakage mechanisms considering direct and trap assisted tunneling are of especial interest. This work presents a study of these inmechanisms in Fully Depleted Silicon-On- Insulator (FDSOI) and FinFET devices using a Multi-Subband Ensemble Monte Carlo (MS-EMC) simulator

Enhanced light extraction from InGaN/GaN quantum wells with silver gratings

    Get PDF
We demonstrate that an extraction enhancement by a factor of 2.8 can be obtained for a GaN quantum well structure using metallic nanostructures, compared to a flat semiconductor. The InGaN/GaN quantum well is inserted into a dielectric waveguide, naturally formed in the structure, and a silver grating is deposited on the surface and covered with a polymer film. The polymer layer greatly improves the extraction compared to a single metallic grating. The comparison of the experiments with simulations gives strong indications on the key role of weakly guided modes in the polymer layer diffracted by the grating.Peer reviewe

Impact of the Trap Attributes on the Gate Leakage Mechanisms in a 2D MS-EMC Nanodevice Simulator

    Get PDF
From a modeling point of view, the inclusion of adequate physical phenomena is mandatory when analyzing the behavior of new transistor architectures. In particular, the high electric field across the ultra-thin insulator in aggressively scaled transistors leads to the possibility for the charge carriers in the channel to tunnel through the gate oxide via various gate leakage mechanisms (GLMs). In this work, we study the impact of trap number on gate leakage using the GLM model, which is included in a Multi-Subband Ensemble Monte Carlo (MS-EMC) simulator for Fully-Depleted Silicon-On-Insulator (FDSOI) field effect transistors (FETs). The GLM code described herein considers both direct and trap-assisted tunneling. This work shows that trap attributes and dynamics can modify the device electrostatic characteristics and even play a significant role in determining the extent of GLMs.The research leading to these results has received funding from the European Union's Horizon 2020 research and innovation programme under grant agreement No 688101 SUPERAID7
